Claims (9)
前記加熱工程が、
前記処理室内に設置された半導体基板に対して熱を放射する熱放射面の放射率を測定する工程と、
前記熱放射面を有する発熱体の温度を測定する工程と、
測定された発熱体の温度に対応してあらかじめ取得された、前記熱放射面の放射率と前記処理室内に設置された半導体基板の温度との対応関係に基づいて、処理室内に設置された半導体基板の温度を取得する工程と、
取得された半導体基板の温度に基づいて、処理室内に設置された半導体基板が目標温度となる状態に、前記発熱体の温度を調整する工程と、

Obtaining the temperature of the substrate;
Adjusting the temperature of the heating element to a state where the semiconductor substrate installed in the processing chamber becomes a target temperature based on the acquired temperature of the semiconductor substrate;
A method for manufacturing a semiconductor device, comprising:
前記処理室内で、処理対象の半導体基板が設置される基板支持部と、
処理室内に設置された半導体基板に対して熱を放射する熱放射面の放射率を測定する手段と、
前記熱放射面を有する発熱体の温度を測定する手段と、
測定された発熱体の温度に対応してあらかじめ取得された、前記熱放射面の放射率と前記処理室内に設置された半導体基板の温度との対応関係に基づいて、前記処理室内に設置された半導体基板の温度を取得する手段と、
取得された半導体基板の温度に基づいて、処理室内に設置された半導体基板が目標温度となる状態に、前記発熱体の温度を調整する手段と、

Based on the correspondence between the emissivity of the heat radiation surface acquired in advance corresponding to the measured temperature of the heating element and the temperature of the semiconductor substrate installed in the processing chamber, the temperature was set in the processing chamber. Means for obtaining the temperature of the semiconductor substrate;
Based on the obtained temperature of the semiconductor substrate, a means for adjusting the temperature of the heating element so that the semiconductor substrate installed in the processing chamber reaches a target temperature;
