また真空チャンバ1の側方には、フランジ継手20を通してノズル21が挿入されている。このノズル21の先端部9は、ターゲット3と基板5が対向する放電領域の近傍に挿入されている。このノズル21には、マスフローコントローラ11を介して流量制御されながら、ガス供給源14からアルゴンガス等の不活性ガスが真空チャンバ1内のターゲット3と基板5が対向する放電領域に導入される。マスフローコントローラ11の前後にはガスの供給を開放・遮断するバルブ10、12が設けられ、さらにマスフローコントローラ11を通らないバイパス流路にもバルブ14が設けられている。

ノズル21の先端部9には、ネジ継手23が設けられ、このネジ継手23に通されたノズル21の先端部に円板状のオリフィス22が取り付けられる。このオリフィス22はフランジ付円筒状の押え部材24によりノズル21に押えられ、これが雌ネジ付キャップ状の固定部材25の内側に嵌め込まれ、この固定部材25が前記ネジ継手23にねじ込まれることにより、オリフィス22がノズル21の先端面に固定される。

オリフィス22は、薄い金属板に細かい多数の小孔を穿孔したもので、この金属板がリング状のフランジの中に張られている。小孔の径は0.5μm〜1μmであり、この小孔を通してノズル21側から真空チャンバ1内にアルゴン等の不活性ガスが導入される。小孔の径が0.5μm以下であると、アルゴン等の不活性ガスの通りが悪く、ターゲット3と基板5が対向する放電領域に必要とする十分な不活性ガスを供給することが出来ない。このため、成膜速度が極端に遅くなる。小孔の径が0.5μm以上であれば、このような問題は無く、放電領域に必要とする十分な不活性ガスを供給することが出来る。他方、小孔の径が1μmを越えると、オリフィス22によるガスの分散効果が無くなり、基板5の膜厚分布が悪くなる。すなわち、基板5上の最大膜厚と最小膜厚の差を小さくすることが出来ない。
