Abstract
Description
The present invention relates to a method for manufacturing a substrate for an electronic device, a method for manufacturing an organic electroluminescence element, an electronic device, and an electronic apparatus.
Organic electroluminescence devices using organic materials (hereinafter simply referred to as “organic EL devices”) are promising for use as solid light-emitting, inexpensive, large-area full-color display devices (light-emitting devices), and many developments have been made. Has been done.
In general, an organic EL device has a light emitting layer between a cathode and an anode. When an electric field is applied between the cathode and the anode, electrons are injected into the light emitting layer from the cathode side, and holes are formed from the anode side. Is injected.
Then, the injected electrons and holes are recombined in the light emitting layer, and the light emitting layer emits light by releasing the excitation energy when the energy level returns from the conduction band to the valence band as light energy.
In such an organic EL device, in order to increase the efficiency of the organic EL device, that is, to obtain high light emission, a carrier transport layer composed of carrier transport materials having different carrier transport properties of carriers (electrons or holes) is required. It has been found that an element structure laminated between a light emitting layer and a cathode and / or an anode is effective.
By the way, as the material of the anode, a material having a large work function and excellent conductivity is preferably used. In particular, when the organic EL element is configured to extract light from the substrate side (bottom emission type), it is necessary to use a transparent anode. Considering these points, ITO (indium tin oxide) is generally used as a constituent material of the anode.
On the other hand, poly (3,4-ethylenedioxythiophene / styrene sulfonic acid) (PEDOT / PSS) is suitably used as a material for the carrier transport layer, that is, the hole transport layer provided between the anode and the light emitting layer. .
Here, PEDOT / PSS is excellent in hole transport ability, and the water dispersibility of PEDOT is improved because polystyrene sulfonic acid (PSS) coexisting as a dopant has a sulfonic acid group. Therefore, the hole transport layer can be formed by a liquid phase film forming method using a liquid material in which PEDOT / PSS is dispersed in an aqueous dispersion medium.
However, as recognized in Patent Document 1, when a hole transport layer composed of PEDOT / PSS is provided on the surface of an anode composed of ITO, ITO and the sulfonic acid group possessed by PSS react. Thereby, In contained in ITO is desorbed from the anode and diffuses to the surroundings. As a result, there arises a problem that the EL characteristics are deteriorated with time.
However, in order to maintain the water dispersibility of PEDOT in a liquid material, it is essential to coexist with PSS having a sulfonic acid group.
That is, in a configuration in which an anode composed of an inorganic oxide such as ITO and a hole transport layer composed of a hole transport material imparted with water dispersibility by a sulfonic acid group are provided in contact with each other, There is a problem that it is difficult to achieve both the water dispersibility of the hole transport material during the preparation of the liquid material and the extension of the lifetime of the organic EL element.
In addition, such a problem similarly occurs in an organic thin film transistor (organic TFT) including a source / drain electrode made of ITO and an organic semiconductor layer made of PEDOT / PSS.

The cathode 7 is an electrode that injects electrons into the electron transport layer 6 described later. As a constituent material of the cathode 7, it is preferable to use a material having a small work function.
Examples of the constituent material of the cathode 7 include cesium oxide, Li, Na, K, Rb, Cs, Be, Mg, Ca, Sr, Ba, Sc, Y or an alloy containing these, among these. One kind or a combination of two or more kinds can be used.
In particular, when an alloy is used as the constituent material of the cathode 7, it is preferable to use an alloy containing a stable metal element such as Ag, Al, or Cu, specifically, an alloy such as MgAg, AlLi, or CuLi. By using such an alloy as the constituent material of the cathode 7, the electron injection efficiency and stability of the cathode 7 can be improved.

Although the average thickness of such a cathode 7 is not specifically limited, It is preferable that it is about 1-1000 nm, and it is more preferable that it is about 100-400 nm.
The surface resistance of the cathode 7 is preferably as low as possible. Specifically, it is preferably 50Ω / □ or less, more preferably 20Ω / □ or less. The lower limit value of the surface resistance is not particularly limited, but is usually preferably about 0.1Ω / □.

That is, in the organic EL element 1 of the present embodiment, the hole transport layer 4 causes at least a part of the sulfonic acid group to be detached from the organic layer 41 manufactured by the method for manufacturing the organic EL element 1 described later. It consists of what was obtained by performing a desulfonation process. As will be described in detail later, the organic layer 41 is composed mainly of a carrier transport material having a sulfonic acid group.
Here, in the present specification, desulfonation treatment is to release the sulfonic acid group of the carrier transport material by a hydrolysis reaction represented by the following reaction formula 1.
R—SO 3 H + H 2 O → R—H + H 2 SO 4 ...... Formula 1
(In the formula, R represents a structure contained in the carrier transport material.)
Examples of such desulfonation treatment include I: a method of heating the organic layer 41 in contact with water molecules, II: a method of heating the acid gas in contact with water molecules, and the like. Among these, the method I is preferably used. By using such a method, the sulfonic acid group can be reliably detached from the carrier transport material contained in the organic layer 41 after the organic layer 41 is formed using the liquid phase film forming method. Therefore, as will be described in detail later, it is possible to reliably perform both the formation of the organic layer 41 using the liquid phase film forming method and the detachment of the sulfonic acid group from the carrier transport material contained in the organic layer 41. .
By performing such a desulfonation treatment, the hole transport layer 4 has a sulfonic acid group substantially lost from the carrier transport material having a sulfonic acid group contained in the layer, or the number of sulfonic acid groups. Has been reduced. As a result, in the vicinity of the interface between the hole transport layer 4 and the
The desulfonation treatment of the carrier transport material having a sulfonic acid group using the method I will be described in detail later.
The carrier transport material contained in the hole transport layer 4 before the desulfonation treatment, that is, the organic layer 41 has a carrier transport ability (in this embodiment, a hole transport ability), and Those having a sulfonic acid group in the molecular structure are used.
Further, in this carrier transport material, the sulfonic acid group may be linked to any position, but is preferably linked to an aromatic hydrocarbon ring included in the carrier transport material. Such a carrier transport material is suitably used as a carrier transport material because it is excellent in carrier transport ability and solubility or dispersibility in a solution or a dispersion medium.
Examples of the aromatic hydrocarbon ring include condensed aromatic hydrocarbon rings such as a benzene ring, a naphthalene ring, an anthracene ring, and a phenanthrene ring, those in which various substituents are introduced into these aromatic hydrocarbon rings, and the like. Among these, it is preferable to select a benzene ring or a benzene ring into which various substituents are introduced. A carrier transport material having a benzene ring as an aromatic hydrocarbon ring has excellent carrier transport ability, is easy to synthesize, and can be obtained at a relatively low cost. Therefore, it is preferably used as a carrier transport material.
Specific examples of such carrier transporting materials include polyaniline sulfonic acid, tetrasulfonic acid metal phthalocyanine complex, porphyrin sulfonic acid and carbazole of N-alkyl sulfonic acid, and poly-3,4-ethylenedioxythiophene (PEDOT). , A conductive polymer such as polyparaphenylene vinylene and polypyrrole doped with a dopant.
Examples of the dopant include polystyrene sulfonic acid (PSS), sodium p-toluenesulfonate (PTS), sodium benzenesulfonate (BS), sodium ethylbenzenesulfonate (EBS), sodium octylbenzenesulfonate (OBS), Sodium dodecylbenzenesulfonate (DBS), sodium mesitylenesulfonate (MSS), sodium m-xylenesulfonate (MXS), tetraethylammonium p-toluenesulfonate (Et4NPTS), camphorsulfonic acid, naphthalenesulfonic acid, melaminesulfonic acid, Anthraquinone sulfonic acid, oligoaniline sulfonic acid, oligothiophene sulfonic acid, sulfonated polyepichlorohydrin, perfluorocarbon sulfonic acid resin, polyethylene Emissions oxide sulfonic acid, lignin sulfonic acid, bisphenol sulfonic acid, hydroquinone sulfonic acid.
Among the carrier transport materials as described above, poly (3,4-ethylenedioxythiophene / styrene sulfonic acid) (PEDOT / PSS) represented by the following chemical formula 1 is particularly preferable.
PEDOT / PSS has an excellent carrier transport ability (particularly, hole transport ability). Moreover, since this is excellent in dispersibility with respect to the aqueous dispersion medium, it can be dispersed in the aqueous dispersion medium to form a liquid material, and the organic layer 41 can be reliably formed using this liquid material by a liquid phase film forming method. . Here, the liquid material containing the aqueous dispersion medium has high wettability with respect to the
When the organic layer 41 containing PEDOT / PSS is subjected to the desulfonation treatment described above, sulfonic acid groups are desorbed from PEDOT / PSS as represented by the following chemical formula 2.
Thus, by setting it as the structure which a sulfonic acid group detach | leaves from PEDOT / PSS, the inorganic substance (indium) contained in an electroconductive oxide (ITO) will detach | leave by a sulfonic acid group, and the
When PEDOT / PSS is used as the carrier transport material, the content (number) of sulfonic acid groups linked to the benzene ring contained in the PSS in the organic layer 41 is not particularly limited. On the other hand, it is preferably about 80 to 100%. If the number of sulfonic acid groups is small, sufficient dispersibility may not be obtained when preparing a liquid material by dispersing PEDOT in an aqueous dispersion medium.
In the hole transport layer 4, the content (number) of sulfonic acid groups linked to the benzene rings contained in the PSS is preferably about 5 to 60% with respect to the number of benzene rings, More preferably, it is about ˜40%. The smaller the number of sulfonic acid groups contained in the hole transport layer 4, the more the reaction between the inorganic oxide of the
The content of the sulfonic acid group in the hole transport layer 4 can be determined from the peak intensity attributed to the sulfonic acid group in this spectrum by observing the IR spectrum of the hole transport layer 4.
The hole transport layer 4 (organic layer 41) may contain other carrier (hole) transport materials in addition to the carrier transport material having a sulfonic acid group.
Although it does not specifically limit as another carrier transport material, For example, polyethylene dioxythiophene: polystyrene sulfonate, polyaniline: polystyrene sulfonate, polyarylamine, fluorene-arylamine copolymer, fluorene-bithiophene copolymer, poly (N -Vinylcarbazole), polyvinylpyrene, polyvinylanthracene, polythiophene, polyalkylthiophene, polyhexylthiophene, poly (p-phenylene vinylene), polytinylene vinylene, pyrene formaldehyde resin, ethyl carbazole formaldehyde resin or derivatives thereof, etc. One or more of these can be used in combination.
When a carrier transport material having a sulfonic acid group and another carrier transport material are used in combination, the ratio of the other carrier transport material is preferably 30 wt% or less with respect to the hole transport material having a sulfonic acid group. . When the ratio of the other carrier transport material exceeds the above upper limit, the dispersibility or solubility of the carrier transport material in the aqueous dispersion medium or aqueous solvent decreases when the organic layer 41 is formed by the liquid phase film formation method. Therefore, it may be difficult to prepare a liquid material having a desired concentration.
The average thickness of the hole transport layer 4 is not particularly limited, but is preferably about 10 to 150 nm, and more preferably about 50 to 100 nm. If the thickness of the hole transport layer 4 is too thin, pinholes may be generated. On the other hand, if the hole transport layer 4 is too thick, the transmittance of the hole transport layer 4 may be deteriorated, resulting in an organic EL element. There is a possibility that the chromaticity (hue) of the emission color of 1 will change.

By setting the thickness of the light emitting layer 5 within the above range, recombination of holes and electrons is efficiently performed, and the light emission efficiency of the light emitting layer 5 can be further improved.
Note that the light emitting layer 5 is not limited to a single layer, and may be, for example, a multilayer having an electron transport layer having an excellent electron transport capability on the side in contact with the cathode 7. By making the light emitting layer 5 have such a configuration, the electron transport ability in the light emitting layer 5 can be further improved.

The organic layer 41 is, for example, an organic layer forming material (liquid material) obtained by dispersing or dissolving a carrier transport material (including a carrier transport material having a sulfonic acid group) as described above in a dispersion medium or a solvent. Can be formed by removing (dispersing) the dispersion medium or solvent contained in the organic layer forming material after coating (supplying) on the
As a method for supplying the organic layer forming material onto the
As the dispersion medium or solvent, it is preferable to use one containing water (aqueous dispersant or aqueous solvent). Since the sulfonic acid group has high polarity and high solubility in water, the carrier transport material having a sulfonic acid group can be easily dispersed or dissolved in an aqueous dispersant or an aqueous solvent.
The aqueous dispersant or aqueous solvent may be water alone, or may be a mixed dispersant or mixed solvent in which water and another solvent are combined.
Examples of solvents other than water include inorganic solvents such as hydrogen peroxide and carbon tetrachloride, ketone solvents such as methyl ethyl ketone (MEK), acetone and diethyl ketone, alcohol solvents such as methanol and ethanol, diethyl ether and diisopropyl. Ether solvents such as ether, aliphatic hydrocarbon solvents such as hexane and pentane, amide solvents such as N, N-dimethylformamide (DMF) and N, N-dimethylacetamide (DMA), halogens such as dichloromethane and chloroform Compound solvents, ester solvents such as ethyl acetate and methyl acetate, sulfur compound solvents such as dimethyl sulfoxide (DMSO) and sulfolane, nitrile solvents such as acetonitrile and acrylonitrile, formic acid, acetic acid, trichloroacetic acid and trifluoroacetic acid Like organic acid solvents Seed and organic solvents.
The obtained coating film may be subjected to heat treatment, for example, in the air, in an inert atmosphere, or under reduced pressure (or vacuum), if necessary. Thereby, for example, the coating film can be dried (desolvent or dedispersion medium). In addition, you may dry a coating film irrespective of heat processing.
As described above, the organic layer 41 is formed using a material for forming an organic layer, that is, a liquid material, so that a vacuum chamber is formed as compared with the case where the organic layer is formed using a vapor deposition method. It can be formed without using a large-scale apparatus, and the formation process can be greatly simplified.
Moreover, the liquid material containing an aqueous dispersion medium or an aqueous solvent has high wettability with respect to the surface of the
[2-2] Desulfonation treatment step (third step)
Next, the organic layer 41 is subjected to desulfonation treatment for removing at least a part of the sulfonic acid group from the carrier transporting material to obtain the hole transporting layer 4.
As described above, the desulfonation treatment can be performed, for example, by heating the organic layer 41 in contact with water molecules. Specifically, the desulfonation treatment can be performed as follows.
That is, 1) The substrate 2 having the organic layer 41 formed on the
Of these, the desulfonation treatment is preferably performed using the method 1). According to the method 1), since the substrate 2 is directly heated by heating the stage, the organic layer 41 in contact with the substrate 2 via the

Although the heating temperature of the board | substrate 2 is not specifically limited, It is preferable that it is about 60-200 degreeC, and it is more preferable that it is about 80-150 degreeC. If the heating temperature is too lower than the above lower limit value, the sulfonic acid group may not be sufficiently removed from the carrier transport material depending on other conditions such as humidity. On the other hand, if the heating temperature exceeds the upper limit, the organic layer 41 (hole transport layer 4) may be altered or deteriorated by heat depending on the type of the carrier transport material.
Next, nitrogen gas is introduced into the
As described above, the water vapor S supplied into the

The treatment time for the desulfonation treatment is preferably about 30 minutes to 10 hours, and more preferably about 4 to 8 hours. If the treatment time is too shorter than the lower limit, depending on other conditions such as heating temperature and humidity, the sulfonic acid group may not be sufficiently removed from the carrier transport material. On the other hand, even if the processing time is increased beyond the upper limit, no further increase in effect can be expected.
At this time, that is, when water vapor is supplied into the
That is, as shown in the reaction formula of the above formula 1, when the sulfonic acid group is eliminated in the organic layer 41, sulfuric acid is generated in the layer. Since the organic layer 41 is heated, the sulfuric acid is decomposed into water and anhydrous sulfuric acid (sulfur trioxide) and discharged as a gas component outside the organic layer 41. At this time, since the gas component in the

The desulfonation treatment is performed by the method 2), that is, the method in which the substrate 2 on which the organic layer 41 is formed is left in a high-temperature and high-humidity atmosphere for a certain time using a general constant-temperature and humidity chamber. This can be performed by setting the inside of the tank to a high temperature and high humidity atmosphere and leaving the substrate 2 in the constant temperature and humidity chamber. Therefore, the use of the

Specifically, it is preferably about 60 to 100 RH%, more preferably about 80 to 100 RH%. preferable. If the humidity is too low, the sulfonic acid group may not be sufficiently removed from the carrier transport material depending on other conditions such as the temperature of the atmosphere.

Next, specific examples of the present invention will be described.
1. Production of Organic EL Element Five organic EL elements were produced in each Example and Comparative Example below.
Example 1A
-1A- First, an ITO electrode (anode) having an average thickness of 150 nm was formed on a transparent glass substrate having an average thickness of 0.5 mm by a vacuum deposition method.
-2A- Next, poly (3,4-ethylenedioxythiophene / styrene sulfonic acid) (manufactured by Bayer, "Bightron P") is dispersed in pure water so as to be 2.0 wt%, and organic A layer forming material was prepared.
As poly (3,4-ethylenedioxythiophene / styrene sulfonic acid), one having a ratio of 3,4-ethylenedioxythiophene and styrene sulfonic acid of 1:20 by weight was used.
Then, this organic layer forming material was applied on the ITO electrode by a spin coat method under the condition of 4400 rpm × 30 seconds, and then dried to form an organic layer having an average thickness of 55 nm.
-3A- Next, the substrate on which the organic layer was formed on the anode was carried into the
At this time, water vapor generated by supplying nitrogen gas to the bubbler was supplied into the chamber, and the humidity and pressure in the chamber were 100 RH% and 0.2 MPa, respectively. This state was maintained for 4 hours. As a result, the organic layer with water vapor attached is heated, and the sulfonic acid group linked to the benzene ring contained in the organic layer is eliminated by hydrolysis reaction.
A hole transport layer was obtained through the above steps.
Then, the positive hole transport layer was dried by heating a board | substrate on 200 degreeC * 10 minute conditions on a hotplate.
With respect to the hole transport layer and the organic layer before the desulfonation treatment, an IR spectrum was observed using a multiple reflection ATR (attenuated total reflection) method, and the sulfonic acid was determined from the peak intensity attributed to the sulfonic acid group. The group content was determined.
That is, the peak attributable to sulfonic acid groups, since the observed near 1232cm -1, by using the intensity of the IR spectrum around 1186cm -1 as the baseline, subjected to the hole transport layer and and desulfonation oxidation The peak intensity attributed to the sulfonic acid group in the previous organic layer was determined, and the content of the sulfonic acid group was determined based on the difference in the magnitude of the peak intensity.
As a result, the sulfonic acid content [(number of sulfonic acid groups / number of benzene rings contained in PSS) × 100 (%)] in the hole transport layer was 28%.
-4A- Next, on the hole transport layer, poly (9,9-dioctyl-2,7-divinylenefluorenyl-ortho-co (anthracene-9,10-diyl) (weight average molecular weight 200000) A 1.7 wt% xylene solution was applied by spin coating under conditions of 2500 rpm × 20 seconds and then dried on a hot plate under conditions of 200 ° C. × 10 minutes to form a light emitting layer having an average thickness of 50 nm. did.
-5A- Next, an Al film having an average thickness of 200 nm and a Ca film having an average thickness of 10 nm were formed on the light emitting layer by vacuum vapor deposition to form an electrode (cathode) having a two-layer structure.
-6A- Next, in a nitrogen atmosphere, a polycarbonate protective cover was placed so as to cover each formed layer, and the organic EL element was manufactured by fixing and sealing with an ultraviolet curable resin.
(Example 2A)
In the step-3A-, when the desulfonation treatment is performed by the film forming apparatus shown in FIG. 3, the organic temperature is the same as in Example 1A except that the heating temperature of the substrate is 200 ° C. and the treatment time is 6 hours. An EL element was manufactured. The sulfonic acid group content [(number of sulfonic acid groups / number of benzene rings contained in PSS) × 100 (%)] in the hole transport layer determined from the IR spectrum was 7%.

(Example 3A)
In the step-3A-, when the desulfonation treatment is performed by the film forming apparatus shown in FIG. 3, the substrate heating temperature is 70 ° C., the humidity in the chamber is 90%, and the treatment time is 2 hours. An organic EL device was produced in the same manner as Example 1A. In addition, the content rate [(number of sulfonic acid groups / number of benzene rings contained in PSS) × 100 (%)] in the hole transport layer determined from the IR spectrum was 58%.
(Example 1B)
An organic EL device was produced in the same manner as in Example 1A except that the following step -3B- was performed instead of the step -3A-.
-3B- A substrate on which an organic layer was formed was placed in a constant temperature and humidity chamber. And after sealing a constant temperature and humidity chamber, the inside was made into the high temperature, high humidity state of 100 degreeC and 100RH%. This state was maintained for 8 hours. Thereby, the organic layer in a state where water vapor is attached is heated, and the sulfonic acid group connected to the benzene ring contained in the organic layer is eliminated by a hydrolysis reaction, whereby a hole transport layer is obtained.
Then, the positive hole transport layer was dried by heating a board | substrate on 200 degreeC * 10 minute conditions on a hotplate.
About this hole transport layer, IR spectrum was observed and the content rate of the sulfonic acid was calculated | required from the peak intensity which belongs to a sulfonic acid group. As a result, the sulfonic acid content [(number of sulfonic acid groups / number of benzene rings contained in PSS) × 100 (%)] in the hole transport layer was 36%.
(Example 2B)
In the step-3B-, the desulfonation treatment is performed in the constant temperature and humidity chamber, except that the constant temperature and humidity chamber is set to 250 ° C. and 100 RH%, and the processing time is set to 10 hours. Thus, an organic EL device was manufactured. The content of sulfonic acid group [(number of sulfonic acid groups / number of benzene rings contained in PSS) × 100 (%)] in the hole transport layer determined from the IR spectrum was 9%.
(Example 3B)
In the step-3B-, the desulfonation treatment is performed in a constant temperature and humidity chamber, except that the temperature and humidity chamber is set to 80 ° C. and 90 RH%, and the processing time is set to 5 hours. Thus, an organic EL device was manufactured. In addition, the content rate [(number of sulfonic acid groups / number of benzene rings contained in PSS) × 100 (%)] in the hole transport layer obtained from the IR spectrum was 53%.
(Comparative example)
An organic EL device was produced in the same manner as in Example 1A except that Step-3A was omitted and the organic layer formed in Step-2A- was used as a hole transport layer.
2. Evaluation With respect to the organic EL elements of the examples and comparative examples, a voltage was applied between the anode and the cathode so that the initial luminance was 1600 cd, and in this state, the luminance was half of the initial value (1600 cd) ( The time to reach 800 cd) (half life) was measured.
In each example and comparative example, the half-life value was measured for each of five organic EL elements.
Then, the half-lives measured in Examples 1A to 3A and 1B to 3B were evaluated according to the following four-stage criteria, using the half-life measured in the comparative example as a reference value.
A: 6.0 times or more with respect to the half-life of the comparative example O: 3.0 times or more and less than 6.0 times with respect to the half-life of the comparative example Δ: With respect to the half-life of the comparative example, 1.0 or more and less than 3.0 times x: Less than 1.0 times the half-life of the comparative example. It shows in Table 1 together with the content rate of.
As shown in Table 1, each of the organic EL elements of each example had a longer half-life than the organic EL element of the comparative example. As a result, in the organic EL device of the present invention, the hole transport layer is obtained by subjecting the organic layer containing the hole transport material to a desulfonation treatment. It became clear that it was suppressed.
In particular, such a tendency was recognized in the organic EL elements of Example 1A and Example 1B. Thereby, the content rate [(number of sulfonic acid groups / number of benzene rings contained in PSS) × 100 (%)] of the hole transport layer within an appropriate range (20 to 40%). Thus, it was found that an organic EL element having excellent half-life characteristics can be obtained.
Furthermore, in Example 1A in which the treatment time was 4 hours and Example 1B in which the treatment time was 8 hours, the content of sulfonic acid groups in the hole transport layer was lower in Example 1A. From this, it has been clarified that according to the desulfonation treatment used in Example 1A, the sulfonic acid groups contained in the organic layer can be efficiently removed, and the treatment time can be shortened.
Moreover, the hole transport layer formed in Examples 1A to 3A showed a tendency to be formed with a uniform film thickness as compared with the hole transport layers formed in Example 1B to Example 3B.
