また、第二絶縁部24のパターニングにおいて、フォトリソグラフィ技術のほかに、レーザ加工法、プラズマエッチング法、シート状の樹脂をラミネート法にて圧着させる方法、により形成することもできる。さらに、第二絶縁部24は、樹脂をスクリーン印刷にて直接、成膜かつパターニングする方法も可能である。

なお、この後の切溝加工において基板1は完全に切断し、第一保護部6は完全に切断しないようにしなければならないため、第一保護部6の厚さは40μm以上必要である。あるいは、第一保護部6の形成後、さらに補強用シートをラミネートしても良い。このような形態とすることにより、この後の切溝加工にて基板と第一保護部6は完全に切断し、かつ、補強用シートは完全に切断しなければ良く、第一保護部6の厚さは10μm程度にまで薄くすることができる。また、補強用シートを用いることによって、基板のハンドリングを容易にすることが可能である。

次に、溝9内に遮光性を有する第二保護部7(7B)をなす部材を充填する[図13(b)参照]。この部材としては、ポリイミド樹脂、エポキシ樹脂、フェノール樹脂、シリコン樹脂、ABS樹脂等の樹脂が好ましい。この充填部材(すなわち、第二保護部をなす部材)は、溝内だけではなく、少なくとも基板1の表面で第一絶縁部14あるいは第二絶縁部24が形成されていない領域も確実に被覆されている必要がある。このため、充填部材は、第一絶縁部14あるいは第二絶縁部24の少なくとも一部にまで達するように形成する。その際、図16に示すように、充填部材7が第二絶縁部24の上部まで覆っていると、充填部材が接合している面積が大きいため、密着性が高く剥離にしにくいという利点がある。一方、図17に示すように、充填部材17が第二絶縁部24の表面を覆っていないと、個片化するときのダイシング位置が精度よく指定できるという利点がある。充填部材の形成方法としては、スクリーン印刷法、インクジェット法、ディスペンス法などが好ましく、部材内にボイドを発生させないためには、真空印刷法が有効である。

また、金属層は樹脂材料で保護されており、ハンドリング時に傷が付いてしまいICへ光が漏れ込むという不良をも回避することができる。
さらに、この樹脂には遮光性を有する必要がないことから、安価な材料を選択できる上、樹脂を通して切溝9は視認できることから、半導体ウエハを個片化する際の位置合わせが容易になる。樹脂材料からなる第二保護部47の部材としては、ポリイミド樹脂、エポキシ樹脂、フェノール樹脂、シリコン樹脂、ABS樹脂等の樹脂が好ましい。
