Abstract
Description
The present invention relates to a method for manufacturing a semiconductor device, which includes a step of filling a buried region such as a wiring groove or a connection hole with a conductive film by plating.
Conventionally, wiring (Al wiring) mainly composed of aluminum (Al) has been used for LSI wiring. However, in recent years, the mainstream is shifting to wiring (Cu wiring) mainly composed of copper (Cu) by the damascene method.
The reason is that Cu has the characteristics that the resistivity is lower and the melting point is higher than that of Al, and as a result, Cu wiring by the damascene method has many benefits for miniaturization. Specifically, the RC delay is improved and the EM resistance is improved.
When forming a Cu wiring using the damascene method, it is necessary to form a Cu film on the entire surface so as to embed a wiring groove formed in advance in the interlayer insulating film or the inside of the wiring groove and the connection hole.
As one method for forming this type of Cu film, a method using electrolytic plating is known. In this method, prior to the formation of the Cu film, an inner wall such as a wiring groove is previously coated with a Cu film (Cu seed film) as a seed. This Cu seed film is also called a plating current introduction film, and is formed using a sputtering method.
However, since the step coverage is not good in the sputtering method, when the aspect ratio of the wiring groove or the connection hole is increased with the miniaturization of the element, the bottom of the connection hole formed in the
When the thickness of the
Such a problem can be solved by thickly depositing the
As an attempt to solve the above problem, after forming a relatively thin Cu seed layer with little overhang, before forming a Cu film as wiring by electrolytic plating, a Cu thin film is formed on the Cu seed layer by electroless plating Have been proposed (see, for example,
As described above, when the aspect ratio of the wiring groove or the connection hole is increased as the element becomes finer, it is difficult to form a Cu film having a good embedded shape inside the wiring groove or the connection hole by plating. there were.
The present invention has been made in view of the above circumstances, and an object of the present invention is to provide a semiconductor in which a conductive film having a favorable embedded shape can be formed by plating within a high aspect ratio embedded region. It is to provide a method for manufacturing an apparatus.
Of the inventions disclosed in this application, the outline of typical ones will be briefly described as follows.
That is, the method for manufacturing a semiconductor device of the present invention includes a step of forming an insulating film on a semiconductor substrate, a step of forming a buried region of at least one of a wiring groove and a connection hole in the insulating film, and the buried region. A step of forming an amorphous film having conductivity and a thickness that does not bury the inside of the buried region; and a thickness of filling the inside of the buried region on the amorphous film. And a step of forming a conductive film by plating.
According to the method for manufacturing a semiconductor device according to the present invention, the outermost surface serving as a base point for plating is an amorphous film, so that it is possible to avoid non-uniform growth of a conductive film formed thereon by plating. As a result, a second conductive film having a good buried shape can be formed in the buried region having a high aspect ratio (≧ 2).
Further, another method of manufacturing a semiconductor device according to the present invention includes a step of forming an insulating film on a semiconductor substrate, a step of forming at least one buried region of a wiring groove and a connection hole in the insulating film, Forming on the buried region a first copper film oriented in a direction (111) perpendicular to the surface of the buried region and having a thickness that does not bury the interior of the buried region; Forming a second copper film having a thickness for embedding the inside of the buried region on the first copper film by plating.
According to the method for manufacturing a semiconductor device according to the present invention, the (111) orientation of the first copper film can be made extremely high, so that the growth of the second copper film formed by plating on the first copper film is performed. Can be effectively avoided. As a result, a second conductive film having a good buried shape can be formed in the buried region having a high aspect ratio (≧ 2).
The reason why the orientation of the first copper film can be made high is that (111) is much easier to align on the amorphous surface than other crystal orientations. This is a novel fact discovered by the inventors' diligent research.
The above and other objects and novel features of the present invention will become apparent from the description of the present specification and the accompanying drawings.
According to the present invention, a conductive film having a good embedded shape can be formed by plating inside a high aspect ratio embedded region.
Hereinafter, embodiments of the present invention (hereinafter referred to as embodiments) will be described with reference to the drawings.
(First reference example)
FIG. 1 is a process sectional view showing a method of manufacturing a semiconductor device according to a first reference example of the present invention.
First, as shown in FIG. 1A, an interlayer
Next, as shown in FIG. 1B, a
Here, the film thickness of the
Next, as shown in FIG. 2B, a copper palladium alloy film 5 (first conductive film) is formed on the
Here, the film thickness of the copper
If the film thickness is as thin as about 20 nm, the overhang caused by the copper-
Furthermore, since palladium functions as a substance that increases the growth nucleus density of the copper
Next, as shown in FIG. 1C, a copper film 6 (second conductive film) having a thickness of 80 nm is formed on the copper
Here, the plating solution used for electroless plating is a copper sulfate base and is generally used industrially using formaldehyde as a reducing agent. In electroless plating, a relatively uniform film growth rate can be obtained even in grooves and holes due to its deposition principle. Accordingly, a
Further, palladium in the copper
Next, as shown in FIG. 1D, a copper film 7 (third conductive film) having a thickness of 800 nm as a wiring is formed on the entire surface by electrolytic plating. During the electrolytic plating of the
By using such electrolytic plating, a
The reason why such a result was obtained is that the surface morphology of the
Thereafter,
In this reference example, the film thickness of the copper
The copper content in the first to third conductive films (copper
Furthermore, in this reference example, all of the first to third conductive films used copper or an alloy containing copper as a material, but the material is not limited to this, and is a material necessary for the final wiring formation process. Can be selected as appropriate.
(Second reference example)
FIG. 2 is a process cross-sectional view illustrating a method for manufacturing a semiconductor device according to a second reference example of the present invention. 1 corresponding to those in FIG. 1 are denoted by the same reference numerals as those in FIG. 1, and detailed description thereof is omitted.
This reference example is different from the first reference example in that the
Also in this reference example, the
In the first reference example, the
(Third reference example)
FIG. 3 is a process cross-sectional view illustrating a method for manufacturing a semiconductor device according to a third reference example of the present invention.
This reference example is different from the first and second reference examples in that the copper
A metal other than Nb can be used as the metal in the copper film 5 '. That is, a metal other than Pd and having a higher ionization tendency than Pd can be used. Preferably, a metal having a higher ionization tendency than copper (metal constituting the first metal film) is used.
According to this reference example, it is possible to increase the concentration of copper palladium alloy as compared with the first and second reference examples. That is, in the case of the sputtering method, not all of the copper and palladium particles (sputtered particles) flying on the substrate become a copper-palladium alloy, but in the case of the second modification, Nb on the surface of the
After the copper-

(First embodiment)
FIG. 4 is a process cross-sectional view illustrating the semiconductor device manufacturing method according to the first embodiment of the present invention.

Next, as shown in FIG. 4B, a
Next, as shown in FIG. 4C, an amorphous

Thereafter,
When the copper film 16 (plug) in the
The reason for this result is that, in the case of this embodiment, the Cu film 14 (low resistance) in which the amorphous
In contrast, in the case of a plug made of the
The reason for such a result is considered to be that in the case of the comparative example, the crystal orientation of each crystal grain of the
