図4に、プラズマ生成パルス電圧とプラズマ加速電圧を交互に印加する場合において、それら2種の電圧を印加するタイミングの一例、及びその電圧印加によるプラズマ密度、水素ラジカル密度及びプラズマシースの厚さの変化を示す。ここで、プラズマ生成パルス電圧を印加する陰極にはガス供給口を用い、図4にはガス供給口及びスズ付着部材の近傍におけるプラズマの密度、並びに真空容器内の水素ラジカルの密度を示した。
まず、プラズマ生成パルス電圧を印加する。プラズマ生成パルス電圧は所定の短時間、絶対値が最大値を保ち、その後、尾を引くように減衰する。ノズル近傍のプラズマ密度は、プラズマ生成パルス電圧の絶対値が最大値を保っている間に急激に上昇し、この電圧が減衰する間に徐々に低下する。また、スズ付着部材の近傍のプラズマ密度及び真空容器内の水素ラジカルの密度も、ノズル近傍のプラズマ密度よりも緩やかではあるが同様の変化を示す。
次に、プラズマ生成パルス電圧が減衰する途中に、プラズマ加速電圧の印加を開始する。これにより、水素イオン及び希ガスイオンがスズ付着部材の表面近傍の領域に移動すると共に、電子はその領域から排除される。これにより、プラズマ加速電圧が印加されている間、イオンシースの厚さが増加し、イオンシース内の電界により水素イオン及び希ガスイオンがスズ付着部材の表面に入射する。その結果、スズはスパッタされる(物理エッチング)。イオンシースが厚くなりすぎると前述のようにスズを均一に除去することが難しくなるため、イオンシースが所定の厚さになるタイミングでプラズマ加速電圧の印加を終了する。その後、イオンシースの厚さは急激に減少し、水素イオン及び希ガスイオンのスズ付着部材表面への入射が停止する。
プラズマ加速電圧の印加を終了した後、次のプラズマ生成パルス電圧を印加するまでの間は、スズ付着部材の表面近傍に水素ラジカルが残存する。スズ付着部材から除去されたスズはこの水素ラジカルと反応して気化し、スズ付着部材の表面近傍から除去される。それと共にスズ付着部材の表面に付着したままのスズも、この水素ラジカルと反応することにより化学的にエッチングされる。

Next, the application of the plasma acceleration voltage is started while the plasma generation pulse voltage is attenuated. As a result, hydrogen ions and rare gas ions move to a region near the surface of the tin adhering member, and electrons are excluded from the region. Thereby, while the plasma acceleration voltage is applied, the thickness of the ion sheath increases, and hydrogen ions and rare gas ions are incident on the surface of the tin adhesion member by the electric field in the ion sheath. As a result, tin is sputtered (physical etching). If the ion sheath becomes too thick, it becomes difficult to remove tin uniformly as described above. Therefore, the application of the plasma acceleration voltage is terminated at the timing when the ion sheath reaches a predetermined thickness. Thereafter, the thickness of the ion sheath decreases rapidly, and the incidence of hydrogen ions and rare gas ions on the surface of the tin adhering member stops.
After the application of the plasma acceleration voltage is completed, hydrogen radicals remain in the vicinity of the surface of the tin adhesion member until the next plasma generation pulse voltage is applied. Tin removed from the tin adhering member reacts with the hydrogen radicals to vaporize and is removed from the vicinity of the surface of the tin adhering member. At the same time, tin remaining on the surface of the tin adhering member is also chemically etched by reacting with the hydrogen radicals.
図5に、本発明のスズ除去装置を有するEUV光源の第1実施例を示す。この装置は、従来のEUV光源と同様に、真空容器31の内部に、EUV光を発振するスズターゲット11と、そのEUV光を集光・成形する反射鏡13を有する。本実施例における反射鏡13は、形状がパラボラ型であって、モリブデンとシリコンが交互に積層されて成る。なお、この反射鏡13の最表面には、ルテニウムから成る、酸化防止のためのキャッピング層を設けることもできる。真空容器31には内部を排気するための排気ポンプ311が設けられている。
反射鏡13の近傍にノズル(ガス供給口)33が配置されている。このノズル33は真空容器31の外部にあるガス供給源32から、スズの除去に用いるプラズマを生成するための水素ガス及び希ガス(図5にはArガスを例示)を反射鏡13の近傍に供給するためのものである。
真空容器31の外部に設置されたプラズマ生成パルス電源34が、真空容器31の壁面に設けられたフィードスルー371を介してノズル33に電気的に接続されている。ここで、プラズマ生成パルス電源34とノズル33の電気的接続は水素ガス及び希ガスを供給するための管によりなされている。この管とプラズマ生成パルス電源34の接続点よりもガス供給源32側は、絶縁体から成る絶縁管36により電気的に絶縁されている。また、プラズマ生成パルス電源34と同様に真空容器31の外部に設置されたプラズマ加速電源35が、フィードスルー372を介して反射鏡13に電気的に接続されている。

図8を用いて、本発明のスズ除去装置を有するEUV光源の第4実施例を説明する。本実施例は、第1実施例の装置において、更に反射鏡13に正のバイアス電圧を印加するための直流電源41と、反射鏡13に電圧を印加する電源をプラズマ加速電源35と直流電源41のいずれかに切り替えるスイッチ42を有するものである。EUV光を発生させている間は、スイッチ42を直流電源41側に入れて反射鏡13に正のバイアス電圧を印加する。これにより、スズターゲット11から発生したスズイオン(陽イオン)が反射鏡13に付着することを抑制することができる。EUV光の発生を停止して反射鏡13の表面からスズを除去する時には、スイッチ42をプラズマ加速電源35側に入れ、第1実施例の場合と同様にスズの除去処理を行う。

図9に、本発明のスズ除去方法によりスズ付着部材からスズを除去する実験を行った結果を示す。本実施例では、スズ付着部材には、Siから成る基板の表面にRFスパッタリング法によりスズを付着させたものを用いた。
真空容器内にスズ付着部材を入れ、水素ガス及びアルゴンガスを導入した。本実施例では、アルゴンガスの流量を0sccm(比較例)、25sccm、40sccm、50sccmとした4種類の実験を行った。いずれの実験においても、水素ガスの流量は100sccmとし、真空容器内の圧力は20Paに維持した。このようにガスを導入した状態において、スズ付着部材に電圧が-3kV(接地に対して)、パルス幅が5μsec、繰り返し周波数が500Hzのパルス繰り返し電圧を30分間印加した。電圧の1パルス(図9の挿入図)は、最大値を5μsecの間維持した後に尾を引くように減衰するため、15μsec程度の幅の(減衰のない)直流パルスに相当する。このパルス繰り返し電圧により、水素ガス及びアルゴンガスからプラズマが生成され、水素イオン及びアルゴンイオンがスズ付着部材の表面に入射する。
本実験の結果(図9)によれば、アルゴンガスの流量が0sccmの場合、即ちアルゴンガスを使用しない場合には、スズがほとんどエッチングされなかったのに対して、アルゴンガスを使用した場合にはいずれもスズがエッチングされた。従って、スズの除去には希ガス(アルゴン)イオンによるスパッタリングが効果的であるといえる。また、この実験ではアルゴンガスの流量を40sccmとした時に最も多くスズをエッチングすることができた。

A tin adhering member was placed in a vacuum vessel, and hydrogen gas and argon gas were introduced. In this example, four types of experiments were performed with the argon gas flow rate set to 0 sccm (comparative example), 25 sccm, 40 sccm, and 50 sccm. In all experiments, the flow rate of hydrogen gas was 100 sccm, and the pressure in the vacuum vessel was maintained at 20 Pa. In such a state where the gas was introduced, a pulse repetition voltage having a voltage of −3 kV (relative to ground), a pulse width of 5 μsec, and a repetition frequency of 500 Hz was applied to the tin adhesion member for 30 minutes. One pulse of voltage (inset of FIG. 9) is equivalent to a DC pulse having a width of about 15 μsec (no attenuation) because it attenuates so as to have a tail after maintaining the maximum value for 5 μsec. By this pulse repetition voltage, plasma is generated from hydrogen gas and argon gas, and hydrogen ions and argon ions are incident on the surface of the tin adhesion member.
According to the result of this experiment (FIG. 9), when the flow rate of argon gas was 0 sccm, that is, when argon gas was not used, tin was hardly etched, whereas when argon gas was used. Both were etched with tin. Therefore, it can be said that sputtering with a rare gas (argon) ion is effective for removing tin. In this experiment, tin was most etched when the flow rate of argon gas was 40 sccm.
