この構造において、n型GaNコンタクト層のキャリア濃度は1×1019cm−3であり、GaN障壁層のSiドープ量は1×1017cm−3であり、p型AlGaNコンタクト層のキャリア濃度は5×1018cm−3であり、p型AlGaNクラッド層のMgドープ量は5×1019cm−3であった。
