上記WL−CSPは、パッケージサイズがチップサイズと同じリアルチップサイズとなる、究極の小型化・薄型化・軽量化を実現する省スペースパッケージである。WL−CSPには、前工程と後工程とにおいてウェハ状態で一括した処理を行うことができるという利点もある。
