Abstract
Description
The present invention relates to ion beam sputtering, and more particularly to an ion beam sputtering apparatus and method for forming an insulating thin film.
FIG. 5 shows an outline of the configuration of a conventional ion beam sputtering apparatus. The ion beam sputtering apparatus includes a vacuum chamber 11, a

FIG. 6 shows a schematic structure of an RF excitation type ion gun generally used as the
The
When an insulating thin film is formed in such an ion beam sputtering apparatus, the constituent material of the insulating thin film is often used as a target material. For example, when a silicon oxide (SiO 2 ) film is formed, silicon oxide is formed, when an alumina (Al 2 O 3 ) film is formed, alumina is formed, and when a tantalum oxide (Ta 2 O 5 ) film is formed. Uses tantalum oxide as the target material.
However, since the target material is sputtered out in the form of atoms rather than molecules during sputtering, the formed thin film usually does not have stoichiometry (stoichiometry ratio). Therefore, in order to compensate for this, a reactive gas (for example, oxygen gas for forming an oxide film) is introduced into the vacuum chamber 11, thereby forming a thin film with stoichiometry.
On the other hand, when forming a compound thin film, the compound thin film can be easily formed without using the compound as a target material as described above. For example, silicon (Si) is used as a target material when forming a silicon oxide film, aluminum (Al) is used when forming an alumina film, and tantalum (Ta) is used as a target material when forming a tantalum oxide film. An appropriate amount of oxygen gas is introduced into the vacuum chamber 11 into the film. As a result, the sputtered target material (here, single element) is chemically bonded to the reaction gas (here, oxygen gas) introduced into the vacuum chamber 11 when the thin film is formed, and a thin film of the compound is formed.
By the way, when an ion beam is extracted from the
As described above, when the insulating film is deposited on the
However, the configuration described in Patent Document 1 covers the periphery of the grid area (opening) in the grid with a face plate, thereby preventing the insulating film from adhering to the periphery, and thus the area charged by the grid In this case, no consideration is given to the adhesion of the insulating film to the grid region.
FIG. 8 schematically shows abnormal discharge between the grids generated by the insulating film adhering to the grid. When the insulating film 26 adheres to the grid 22 (22a to 22c) much (thick), the ion beam When 27 passes through the
The occurrence of such abnormal discharge inhibits the stable operation of the ion gun. In addition, the insulating film attached to the grid during abnormal discharge scatters as particles of a few microns in size, and these particles are taken into the film being formed on the substrate, resulting in particles (particles). As a result, the film formation quality is impaired.
In particular, an ion beam sputtering apparatus is generally used for forming a thin film of an optical element such as a multilayer mirror or an optical communication filter. However, when producing such a multilayer optical element, the film formation time is from several hours to a long time. Some require several hundred hours, and the stable operation of the ion gun is an extremely important issue in such long-time film formation, and it is strongly desired to prevent the occurrence of abnormal discharge as described above. .
In view of such circumstances, an object of the present invention is to provide an ion beam sputtering apparatus and method, and an ion gun used therefor, which can prevent the occurrence of abnormal discharge and enable stable operation of the ion gun for a long time.

According to the first aspect of the present invention, in the ion beam sputtering apparatus for irradiating the target with an ion beam from an ion gun to form an insulating thin film on the substrate, a conductive material is provided at a position where a part of the ion beam is irradiated. A target is arranged, and a conductive film is deposited on the grid of the ion gun by particles sputtered out from the conductive material target.
According to the invention of claim 2, in the invention of claim 1, the conductive material target has a donut shape, and the grid has a first opening located at the center thereof and a second opening located around the first opening. And the target is irradiated with the ion beam emitted from the first opening, and the conductive material target is irradiated with the ion beam emitted from the second opening. Is done.
According to a third aspect of the present invention, in the first or second aspect of the present invention, the conductive material target is held by a target holder attached to an ion gun.
According to the ion beam sputtering method of the fourth aspect of the present invention, the target is irradiated with an ion beam from an ion gun to form an insulating thin film on the substrate, and at the same time, a part of the ion beam is irradiated onto the conductive material target. A conductive film is deposited on the grid of the ion gun.
According to the invention of claim 5, in the ion gun for ion beam sputtering, the grid installed at the ion beam radiation end has a first opening located at the center thereof and around the first opening. And a second opening located.
According to a sixth aspect of the present invention, in the fifth aspect of the present invention, a target holder is provided that allows the target to be disposed on the ion beam line emitted from the second opening.
According to the ion beam sputtering apparatus of the present invention, the conductive film can be deposited on the grid of the ion gun when the insulating thin film is formed. Therefore, it is possible to prevent abnormal discharge that has occurred in the past by charging up the insulating film attached to the grid, enabling stable operation of the ion gun for a long time, and in that respect, lengthening the maintenance time of the ion gun. And a longer life can be achieved. In addition, particles contained in a film during film formation that has conventionally occurred due to abnormal discharge can also be suppressed.
According to the ion gun of the present invention, an ion gun suitable for use in the ion beam sputtering apparatus as described above can be provided.

Embodiments of the present invention will be described with reference to the drawings. The basic configuration of the ion beam sputtering apparatus is the same as that shown in FIG. The parts corresponding to those of the conventional example shown in FIGS. 5 and 6 are denoted by the same reference numerals, and detailed description thereof is omitted.
FIG. 1 shows an essential configuration of an embodiment of the present invention. In this example, a
In this example, the
Particles sputtered (sputtered out) from the
By depositing particles sputtered out from the
The inclination angle θ of the
The material of the
The material of the
