Description
この発明はイオンビームスパッタ装置に関し、特に絶縁性の薄膜を成膜するイオンビームスパッタ装置に関する。 The present invention relates to an ion beam sputtering apparatus, and more particularly to an ion beam sputtering apparatus for forming an insulating thin film.
FIG. 3 shows a schematic configuration of a conventional ion beam sputtering apparatus. The ion beam sputtering apparatus includes a vacuum chamber 11, a
The ion beam extracted from the ion gun 13 is irradiated onto the target 14, and the film is formed by depositing sputtered particles extracted from the target 14 on the substrate held by the substrate holder 16.
FIG. 4 shows a schematic structure of an RF excitation type ion gun generally used as the ion gun 13. A plasma generation chamber 21 for exciting and ionizing a rare gas such as argon with electrons supplied from an electron generation source. And a
The
When an insulating thin film is formed in such an ion beam sputtering apparatus, the constituent material of the insulating thin film is often used as a target material. For example, when a silicon oxide (SiO 2 ) film is formed, silicon oxide is formed, when an alumina (Al 2 O 3 ) film is formed, alumina is formed, and when a tantalum oxide (Ta 2 O 5 ) film is formed. Uses tantalum oxide as the target material.
However, since the target material is sputtered out in the form of atoms rather than molecules during sputtering, the formed thin film usually does not have stoichiometry (stoichiometry ratio). Therefore, in order to compensate for this, a reactive gas (for example, oxygen gas for forming an oxide film) is introduced into the vacuum chamber 11, thereby forming a thin film with stoichiometry.
On the other hand, when forming a compound thin film, the compound thin film can be easily formed without using the compound as a target material as described above. For example, silicon (Si) is used as a target material when forming a silicon oxide film, aluminum (Al) is used when forming an alumina film, and tantalum (Ta) is used as a target material when forming a tantalum oxide film. An appropriate amount of oxygen gas is introduced into the vacuum chamber 11 into the film. As a result, the sputtered target material (here, single element) is chemically bonded to the reaction gas (here, oxygen gas) introduced into the vacuum chamber 11 when the thin film is formed, and a thin film of the compound is formed.
By the way, when an ion beam is extracted from the ion gun 13 and irradiated onto the target 14, the sputtered particles are knocked out with a certain distribution. FIG. 5 schematically shows the scattering distribution (scattering direction) of the sputtered particles knocked out. In the figure, 25 indicates the scattering direction of the sputtered particles. A lot of sputtered particles are knocked out not only in the direction of the substrate but also in the direction of the ion gun 13. Therefore, when forming an insulating thin film, if the constituent material of the insulating thin film is used as a target material, the insulating thin film is also deposited on the ion gun 13 and the
As described above, when the insulating film is deposited on the
However, in the configuration described in Patent Document 1, the periphery of the grid area (grid formation area) in the grid is covered with a face plate, thereby preventing the insulating film from adhering to the periphery, and thus charging the grid. The area is reduced, and no consideration is given to the adhesion of the insulating film to the grid region.
FIG. 6 schematically shows an abnormal discharge between grids generated by an insulating film adhering to the grid. When a large amount (thick) of the insulating film 26 adheres to the grid 22 (22a to 22c), an ion beam is generated. When 27 passes through the
The occurrence of such abnormal discharge inhibits the stable operation of the ion gun. In addition, the insulating film attached to the grid during abnormal discharge scatters as particles of a few microns in size, and these particles are taken into the film being formed on the substrate, resulting in particles (particles). As a result, the film formation quality is impaired.
In particular, an ion beam sputtering apparatus is generally used for forming a thin film of an optical element such as a multilayer mirror or an optical communication filter. However, when producing such a multilayer optical element, the film formation time is from several hours to a long time. Some require several hundred hours, and the stable operation of the ion gun is an extremely important issue in such long-time film formation, and it is strongly desired to prevent the occurrence of abnormal discharge as described above. .
In view of such circumstances, an object of the present invention is to provide an ion beam sputtering apparatus that prevents the occurrence of abnormal discharge and enables stable operation of an ion gun over a long period of time.
この発明によれば、真空チャンバに電圧が印加されるグリッドを放射端に具備したイオンガンを備え、その真空チャンバ内にターゲットと基板とを収容して、その基板上に絶縁性の薄膜を成膜するイオンビームスパッタ装置において、真空チャンバ内に、導電性材料を加熱蒸発させる蒸発手段と、その蒸発手段からの蒸発粒子に対してその飛散方向を限定してイオンガンの放射端に向く指向性を与える遮蔽手段とが設けられる。 According to the present invention, an ion gun having a grid to which a voltage is applied to a vacuum chamber is provided at a radiation end, a target and a substrate are accommodated in the vacuum chamber, and an insulating thin film is formed on the substrate. In the ion beam sputtering apparatus, the evaporation means for heating and evaporating the conductive material in the vacuum chamber and the directivity toward the radiation end of the ion gun are given to the evaporated particles from the evaporation means by limiting the scattering direction. Shielding means is provided.
この発明によれば、絶縁性の薄膜の成膜時に、イオンガンのグリッドに導電膜を形成することができ、よってグリッドに付着した絶縁膜がチャージアップすることによって従来、発生していた異常放電を防止することができ、イオンガンの長時間にわたる安定動作を実現することができる。 According to the present invention, the conductive film can be formed on the grid of the ion gun at the time of forming the insulating thin film, and thus the abnormal discharge that has been generated conventionally is caused by charging up the insulating film attached to the grid. This can prevent the ion gun from operating stably for a long time.
Embodiments of the present invention will be described with reference to the drawings.
FIG. 1 shows an outline of the configuration of an embodiment of an ion beam sputtering apparatus according to the present invention. Parts corresponding to those in FIG. 3 are denoted by the same reference numerals, and detailed description thereof is omitted. Note that FIG. 1 differs from FIG. 3 in the direction of viewing the apparatus by 90 °, that is, as viewed from the side where the substrate holder 16 of the vacuum chamber 11 in FIG. 3 is located. The
In this example, a resistance heating
In vacuum deposition, evaporated particles (evaporated molecules) evaporated from the
That is, in this example, the conductive particles evaporated from the
By the way, the conductive film formed on the grid is sputtered to some extent when the ion beam is extracted from the ion gun 13, and if this is mixed into the thin film being formed on the substrate, it can become an impurity. Accordingly, the conductive material used in the
When oxygen gas is introduced into the vacuum chamber 11 during film formation, the oxygen gas reaches the ion gun 13 and the conductive film is oxidized. For example, the
Thus, according to this example, the occurrence of abnormal discharge between grids can be prevented, and stable operation of the ion gun over a long period of time can be achieved, in other words, the maintenance interval of the ion gun can be extended, and the life can be extended. Can be achieved. In addition, particles that have conventionally occurred due to abnormal discharge can be suppressed.
FIG. 2 shows the operating state of the ion gun together with the conventional example. In contrast to the conventional example in which an insulating film is deposited on the grid of the ion gun, abnormal discharge occurred in FIG. It can be seen that abnormal discharge does not occur.
In the above-described example, a resistance heating type evaporation source is used. However, for example, when silicon or tantalum is used as an evaporation material, the evaporation temperature is high. In this case, it is preferable to use the electron beam heating method instead of the resistance heating method. In the case of using any of the resistance heating method and the electron beam heating method as the evaporation source, the directivity of the evaporated particles can be easily obtained by providing the
