(実施例1)
図1に示すようなシリコン単結晶インゴットの製造装置を用いて、以下のようにシリコン単結晶インゴットを製造した。
直径32インチ(口径800mm)の石英ルツボに多結晶シリコンを360kg充填し、Ar流量を200L/min、チャンバー11内の圧力を50mbarとし、抵抗加熱によるヒーター15に通電し多結晶シリコンを融解した。その後、シリコン融液温度を結晶育成時のヒーターパワーよりも5%高い状態に置き、図1に示したようにルツボ移動手段17に装着したitalvibras社製model=600290の加振機18の加振力が4kgfとなるように予め加振力調整ウェイトを設定し、この加振機によってルツボ軸16に50Hzの周波数で30分間振動を与えた。その後、水平磁場をコイルの中心強度で0.4Tとなるように磁場を印加し、シリコン融液温度を調整し種付けを行った。種結晶22の回転速度を8rpmとし、石英ルツボ14を種結晶22の回転とは逆方向に0.5〜2rpmとして直径300mmのシリコン単結晶インゴットを育成した。
