なお、走査型電子顕微鏡による観察は、いずれも、5個のマスクに対して行った。
そして、各実施例および各比較例のマスクについて、それぞれ、以下の4段階の基準に従って評価した。

これにより、除去液のpHを7以下に設定することにより、マスクに付着したLiF膜を除去し得ることが明らかとなった。
なお、比較例2および比較例3のマスクでは、シリコンで構成されるチップ5において、明らかな侵食が認められた。
また、LiF膜が付着したマスクに代えて、MgFが付着したマスクとSmFが付着したマスクとを用いた以外は、前記実施例1〜10および前記比較例1〜3と同様にして、マスクに付着したMgFおよびSmFを除去して、前記の評価方法と同様にして評価したが、前記と同様の結果が得られた。

The adhered MgF and SmF were removed and evaluated in the same manner as in the above evaluation method, but the same result as described above was obtained.
3.除去液のLiFの溶解度の確認
