Abstract
基板上の配線と当該基板に実装された半導体チップの電極とを板状又はフィルム状に形成されたリードの主面で電気的に接続する半導体モジュール(パワーモジュール)において、当該リード主面に接合される電極主面における不均一なはんだ濡れと当該はんだのリフローによる当該電極に対するリードの位置ずれを防止する。
【解決手段】
本発明による半導体モジュールでは、これに用いるリードの主面の半導体チップに対向する領域の少なくとも一部の幅が、当該半導体チップ主面に形成された電極の幅以上に広げられ、望ましくは基板上に形成された配線とはんだ接続される当該リード主面の他の領域が当該リードの延伸方向に分割される。

Claims (11)
- 第1の導体膜及び第2の導体膜を含む配線パターンが形成された主面を有する基板、
前記第1の導体膜に電気的に接続され且つ前記基板の主面に搭載される半導体素子、及び
前記第2の導体膜と前記半導体素子とを電気的に接続するリードを備え、
前記リードは、その主面を前記基板の主面に対向させて配置され、
前記リードの主面は、前記半導体素子の前記基板の主面とは反対側の主面と対向する第1領域と、前記第2の導体膜と対向する第2領域とを含み、
前記半導体素子の前記主面には前記リード主面の前記第1領域にはんだで接合される電極が形成され、
前記リード主面の前記第1領域は、前記第2領域に近いその一端から該第2領域から遠いその他端に向けて第1方向に延在し、
前記リード主面の前記第1領域の少なくとも一部の前記第1方向と交差する第2方向に沿う第1の幅は、該第1領域にはんだ接続される前記電極の該第2方向に沿う第2の幅以上である半導体モジュール。 - 前記第1の導電膜と前記半導体素子との間には放熱板が設けられ、
該放熱板の主面の一方は該第1の導電膜の前記基板の主面とは反対側の主面に、該放熱板の主面の他方は該半導体素子の前記主面とは反対側の他の主面に、夫々はんだで接合される請求項1に記載の半導体モジュール。 - 前記半導体素子の前記主面に形成された前記電極は、前記第2の方向に対向し合う該主面の両端の一方から他方に向けて該第2の方向沿いに並ぶ複数の導電層からなり、
前記半導体素子の前記主面の前記一端に最も近い前記複数の導電層の一つを第1導電層、該半導体素子の該主面の前記他端に最も近い該複数の導電層の他の一つを第2導電層とするとき、前記電極の前記第2の幅は、該第1導電層の該半導体素子主面の該一端側に位置する一辺と、該第2導電層の該半導体素子主面の該他端側に位置する一辺との距離として規定される請求項1又は請求項2に記載の半導体モジュール。 - 前記半導体素子の前記電極を成す前記複数の導電層は、前記第2の方向より前記第1の方向に長く延在させて成形される請求項3に記載の半導体モジュール。
- 前記リードは前記第1領域側の一端から前記第2領域側の他端へ前記第1方向に延在して成形され、
前記リードの前記第2領域は、該リードの前記他端から該リードの前記主面へ前記第1方向に延在する少なくとも一つの切り込みで隔てられた複数の部分に分割され、
前記第2領域をなす前記複数の部分は前記リードの前記主面内にて前記第2方向に並ぶ請求項1乃至4のいずれかに記載の半導体モジュール。 - 前記基板の前記主面内において、前記第2の導体膜は前記第2方向に並ぶ複数の部分に分割され、
前記第2の導体膜を分割して成る前記複数の部分の各々は、これに対応する前記リードの前記第2領域を成す前記複数の部分の一つとはんだにより接合される請求項5に記載の半導体モジュール。 - 前記リードの前記第2領域は、該第2領域をなす前記部分のn本(nは3以上の自然数)が前記第2方向に並ぶ櫛歯状に成形され、
前記第2の導体膜を成す前記部分の前記n本が前記基板の前記主面内に前記第2方向に並設されている請求項6に記載の半導体モジュール。 - 前記リード主面の前記第1領域の前記第2方向に沿う前記第1の幅は、前記第2領域に近い該第1領域の前記一端から該第2領域から遠い該第1領域の前記他端に到る全域において、該第1領域にはんだ接続される前記半導体素子の前記電極の該第2方向に沿う前記第2の幅以上である請求項1乃至5のいずれかに記載の半導体モジュール。
- 前記リード主面の前記第1領域の前記第2方向に沿う前記第1の幅は、前記第2領域に近い該第1領域の前記一端側及び該第2領域から遠い該第1領域の前記他端側の少なくとも一つの部分において、該第1領域にはんだ接続される前記半導体素子の前記電極の該第2方向に沿う前記第2の幅以上であり、
前記リード主面の前記第1領域の前記少なくとも一つの部分以外における前記第1の幅は、前記第2の幅未満である請求項1乃至5のいずれかに記載の半導体モジュール。 - 前記リード主面の前記第1領域の前記第2方向に沿う前記第1の幅は、前記第2領域に近い該第1領域の前記一端側及び該第2領域から遠い該第1領域の前記他端側の夫々の部分にて、該第1領域にはんだ接続される前記半導体素子の前記電極の該第2方向に沿う前記第2の幅以上であり、
前記リード主面の前記第1領域の前記夫々の部分に挟まれた他の部分には、前記第2方向に延在する少なくとも一つの切り込みが形成され、
前記リード主面の前記第1領域に形成された前記切り込みにより前記半導体素子の前記電極の一部が露出されている請求項9に記載の半導体モジュール。 - 前記半導体素子の前記主面には、該半導体素子を通して該主面に形成された前記電極と前記基板主面の前記第1の導体膜との間に流れる電流を制御する信号を入力する制御電極が形成され、
前記半導体素子の前記主面において、前記制御電極は、前記リードの前記第1領域の前記少なくとも一つの部分以外と、前記第2方向に間隙を介して対向している請求項9に記載の半導体モジュール。
