Claims (4)
(a)シリコン基板にマイクロトレンチ(微小凹部)を形成するためのレジストパターンを形成する工程。
(b)レジストパターンをマスクにしてシリコン基板を所定の深さドライエッチングする工程。
(c)レジストパターンを剥離処理して、シリコン基板の所定位置にマイクロトレンチ(微小凹部)を形成する工程。
(d)マイクロトレンチ(微小凹部)が形成されたシリコン基板上にレジスト層を形成し、パターン露光、現像等のパターニング処理を行って、レジストパターンを形成する工程。
(e)レジストパターンをマスクにしてシリコン基板を所定の深さドライエッチングにてエッチングする工程。
(f)レジストパターンを剥離処理して、シリコン基板の所定位置にメインパターン用の凹部とマイクロトレンチ(微小凹部)を形成する工程。 A method for producing an imprint mold, comprising at least the following steps (a) to (f):

(D) A step of forming a resist layer on a silicon substrate on which micro trenches (micro concave portions) are formed, and performing a patterning process such as pattern exposure and development to form a resist pattern.
(E) A step of etching the silicon substrate by a predetermined depth dry etching using the resist pattern as a mask.
(F) A step of stripping the resist pattern to form a main pattern recess and a microtrench (minute recess) at a predetermined position of the silicon substrate.
