次いで、例えば図2の(b)に示すように、キャビティCを形成する側にはラバー等の弾性体100を配し、この弾性体100上に同図の(a)で示すようにキャビティ用の孔C”、C’を有する複数のセラミックグリーンシート111A及びその他の複数のセラミックグリーンシート111Aを積層した後、その上に、同図の(b)に示すように下面にキャビティ用の孔C’に相当する領域内で凸部200Aが形成された金型200を配する。金型200の下面は、同図の(b)に示すように凸部200A以外が平坦に形成されている。そして、40〜100℃の温度、5〜250MPaの圧力で等方圧プレスして同図に(c)に示すように金型200と弾性体100との間の複数のセラミックグリーンシート111Aを圧着してグリーン積層体111を得る。グリーン積層体111には第1の導体パターン部118が形成されている。

ここでは一枚の樹脂シート112をセラミック多層基板11に積層する場合について説明したが、複数枚の樹脂シートを積層した樹脂積層体として形成しても良い。この際、樹脂積層体の上下樹脂シート間に面内導体が形成されていると、面内導体のアンカー効果で樹脂の流動を阻害するため、樹脂層内には面内導体を設けないことが好ましい。また、樹脂シート112のビアホール内に半田を充填してビア導体20Aを形成しても良い。ビアホール内に半田を充填する場合には、通常のリフロー工程により樹脂シート112のビア導体部120Aと表面電極18Bを接合することができる。
