Abstract
Description
The present invention relates to an anisotropic conductive adhesive (that is, an adhesive having high insulation properties) when an electrode connected to a flat display panel or the like and a lead electrode of a flexible printed circuit board are manufactured during the production of a laminated board or a flexible printed circuit board. Is a material in which conductive particles are uniformly dispersed, and is electrically and mechanically connected through electrical connection between opposing electrodes of an electronic component, insulation between adjacent electrodes, and fixing purposes) The present invention relates to a thermocompression-bonding sheet that is used when, for example.
In recent years, flat display panels such as liquid crystal panels and plasma display panels are increasingly used as displays for personal computers, video cameras, digital cameras, navigation systems, mobile TVs, flat-screen TVs, mobile phones and the like. The electrodes connected to the flat display panel and the lead electrodes of the flexible printed circuit board on which the driving LSI is mounted are thermocompression bonded with an anisotropic conductive adhesive to be electrically and mechanically connected. It has been broken.
In this case, a thermocompression-bonding sheet is used for the purpose of transferring heat from the pressure tool to the anisotropic conductive adhesive and applying a uniform pressure between the pressure tool and the flexible printed board. This thermocompression bonding sheet is required to be peelable from the anisotropic conductive adhesive so that it can be used repeatedly. Therefore, a fluororesin film such as polytetrafluoroethylene (PTFE) may be used, but a silicone rubber sheet having low elasticity, flexibility and good thermal conductivity is used in order to apply pressure evenly. It has become common.
However, the silicone rubber sheet is more likely to deteriorate due to the components contained in the anisotropic conductive adhesive being transferred into the sheet at the time of pressure bonding than the fluororesin film. As a result, the sheet gradually peels off from the anisotropic conductive adhesive during repeated thermocompression bonding under pressure, and eventually becomes difficult to peel off while being adhered, causing breakage. There was a problem in durability as a sheet.
For such problems, silicone rubber sheets and fluororesin films are (1) prepared separately and used by stacking these two types of sheets, (2) stacked and combined (patent document) 1-3) etc. are proposed.
However, since the method (1) requires two types of sheets, there is a problem that the manufacturing cost (raw material costs and the cost of the manufacturing apparatus that supplies the two types of sheets) becomes extremely high. Further, in the method (2), since the obtained sheet is obtained by adhering silicone rubber to a heat resistant resin film, there is a problem that flexibility is lower than that of rubber alone. Therefore, when the method (2) is used, it is difficult to apply a uniform pressure during pressurization, and it is necessary to increase the applied pressure. However, there is a problem that the strength of the object to be bonded is limited and pressure beyond a certain level cannot be applied, and there is a problem that the heat-resistant resin film is expensive and the manufacturing cost is high. Further, a thermocompression-bonding sheet made of silicone rubber containing carbon black and cerium oxide has been proposed (Patent Document 4), but the durability was not sufficiently satisfied.
Therefore, as an improvement of these points, a thin release layer having a composition different from that of the sheet is laminated on the surface of the silicone rubber sheet that is in contact with the anisotropic conductive adhesive, and the releasability from the adhesive is improved. An improved thermocompression bonding sheet has been proposed (Patent Document 5). However, when this sheet is applied to an anisotropic conductive adhesive containing a resin of a type curable by radical polymerization (hereinafter referred to as “radical polymerization curable resin”), the component of the adhesive is applied to the release layer. As a result, the desired release durability could not be obtained.
Then, this invention aims at providing the sheet | seat for thermocompression-bonding which was excellent in peeling durability, even when it used for the thermocompression-bonding of the anisotropic conductive adhesive containing radical polymerization curable resin.

<Peeling durability test>
The test which evaluates the peeling durability with respect to the anisotropically conductive adhesive containing radical polymerization hardening type resin of the thermocompression bonding sheet | seat obtained in Examples 1-8 or Comparative Examples 1-4 was done. That is, an anisotropic conductive adhesive (trade name: AC-9051AR-35, manufactured by Hitachi Chemical Co., Ltd.) is directly applied to the lower surface of the thermocompression bonding sheet to provide an adhesive layer. Then, a polyimide film having a thickness of 100 μm was arranged to produce a laminate. Next, this laminate was pressure-bonded at a pressure of 4 MPa for 20 seconds with a pressure-bonding tool heated to 240 ° C. from above (the thermocompression-bonding sheet side). After that, the pressure-bonded laminate was peeled off at the boundary between the thermocompression bonding sheet and the anisotropic conductive adhesive. The above process was made into 1 set.
The above process was repeated in the same manner except that the peeled thermocompression sheet was reused and the anisotropic conductive adhesive and polyimide film were replaced with new ones. The number of repetitions until the anisotropic conductive adhesive adhered to the thermocompression bonding sheet side during the peeling was measured. The results are shown in Tables 1 and 2.
