例えば、図1に示した供給系ユニット4に、研磨テーブル7の上に純水を供給できる純水供給ライン(図示しない)を設けるようにする。そして上記複数の研磨ステップのうちいずれかの研磨ステップにおいて、必要に応じて研磨テーブル7の上に純水を供給しながら、任意のスラリーと混合してウェハ5の研磨を行うようにする。
このようにすることにより、使用するスラリーの機能を微調整することができる。

前記ウェハを載置する研磨テーブルと、
前記研磨テーブル上にスラリーを滴下して供給する複数のスラリー供給ラインと、
前記複数のスラリー供給ラインにそれぞれ異なるスラリーを供給する複数のスラリーユニットと、

A third polishing step that mixes and polishes while dripping on the polishing table by changing the mixing ratio from large to small;
