(試料2)試料1を更にNOガス雰囲気中で1250℃の温度で1時間の窒化処理を行った(熱酸化+NO)。
(試料3)上記試料1及び2とは別に、RCA洗浄後のn型SiCエピタキシャル基板に対しプラズマCVD法でSiO2膜を形成し、これをN2ガス雰囲気中で1250℃の温度で1時間、熱処理した(CVD+N2)。
(試料4)プラズマCVD法でSiO2膜を形成した試料をNOガス雰囲気中で1250℃の温度で1時間、窒化処理した(CVD+NO)。
