次に、この基板2上に、リソグラフィー技術を適用してレジストパターン101を形成した。ここでは先ず、クラリアントジャパン社製ポジ型感光性レジストAZ1500(20CP)を、スピンコーティング法にて塗膜(4000rpm/30秒)し、ホットプレートにより乾燥(90℃/90秒)させた後、この塗膜に対してズースマイクロテック社製の手動露光機(MA-6型)(ブロードバンドのUV光源、i線で30mJ/cm2)にて、マスクを介してパターン露光を行った。次いで、現像処理(2.38%TMAH水溶液にて60秒のパドル現像)を行い、さらに焼成(150℃/10分)することで、基板2上にレジストパターン101が得られた。得られたレジストパターン101は厚みが1.0μm、パターンの精細度は最も高いものでライン/スペースが1/1(μm)となった。

以上の後、図2(2)に示すように、レジストパターン101を覆う状態で、基板2上に撥液性膜3aを塗布した。撥液材料としては信越化学社製のフッ素系シラザン材料KP−801Mを用いた。ここでは先ず、KP−801Mの原液に、レジストパターン101が形成された基板2を5分間浸漬後、大気中において窒素エアーにより余分な原液を吹き飛ばし、さらに常温で5分間の乾燥を行った。次に、過剰に堆積したKP−801Mを除去するために、スリーエム社製のフロリナートFC−77をリンス液として用い、このリンス液中に基板2を浸漬させ、リンス液を交換しながら超音波洗浄を15分間行った。これにより、膜厚30nmの撥液性膜3aを形成した。
