実施例6において、樹脂組成物A中に無機フィラー、球状シリカ、アドマファインSC−2050(株式会社アドマテックス社製) 20重量部さらに配合した。その他は、実施例1と同様にして行った。
(比較例1)
実施例1の工程(h)において、金属箔Bを積層する代わりに金属箔Aを積層したこと以外は実施例1と同様に基板を作製した。
(導体引き剥がし強さの測定)
実施例1〜7、比較例1用の評価サンプルの導体引き剥がし強さを測定した。引き剥がしは垂直引き剥がし強さを測定した。銅箔上に無電解めっきを行った部分について、サンプルを室温で放置後に常態の導体引き剥がし強さ、および150℃で240時間加熱後に導体引き剥がし強さを測定した。また、樹脂上に直接無電解銅めっきを行った部分については、室温放置後に常態の導体引き剥がし強さを測定した。測定は常に20℃で行った。測定条件を表4に示す。

実施例1〜7、比較例1用基板及び評価用サンプルの接続信頼性試験を行った。接続信頼性評価は図2に示すパターンを用いた。図2中、導体回路は17,IVHは18および絶縁層は19である。図2に示すパターンの仕様を表5に示す。接続信頼性評価は−65℃ 30分から125℃ 30分を1サイクルとし、1000サイクル後の抵抗値変化が±10%以内であれば合格とした。
