Abstract
Description
The present invention relates to a semiconductor device to which a heat sink is fixed.
However, in order to fix the substrate and the heat sink by inserting screws from the back surface side of the substrate, it is necessary to rotate the substrate and the heat sink by 180 °. That is, it is necessary to place the screw from the top surface side so that the side opposite to the side where the semiconductor element and the heat sink are placed (the back side of the substrate) faces the top surface side with respect to the substrate. Thus, since the process of rotating the substrate and the heat sink by 180 ° is necessary, it has been a cause of increase in the number of manufacturing steps. Furthermore, by rotating the substrate, a component mounted on the substrate is tilted, which causes a soldering failure.
The present invention has been made in view of such circumstances, and an object of the present invention is to provide a semiconductor device that can be fixed without rotating the substrate and the heat sink when the substrate and the heat sink are fixed. To do.
The semiconductor device according to the present invention includes a substrate on which a substrate fixing hole is formed, a semiconductor element mounted on the first surface side of the substrate, a heat sink fixing hole, and the semiconductor element opposite to the substrate. A heat sink that dissipates heat from the semiconductor element, and a shaft portion that is inserted into the substrate fixing hole and the heat sink fixing hole, and is disposed on one end side of the shaft portion and engages with the heat sink. And a fixing pin connecting member disposed on the second surface side of the substrate and engaged and connected to the other end side of the shaft portion of the fixing pin.
According to the semiconductor device of the present invention, the fixing pins are inserted from the heat sink side toward the substrate side. That is, the fixing pin is inserted from the side where the semiconductor element and the heat sink are arranged (the surface side of the substrate) with respect to the substrate, thereby fixing the substrate and the heat sink. Thus, since the fixing pin is inserted from the surface side of the substrate, it is not necessary to rotate the substrate and the heat sink when fixing the substrate and the heat sink.
Therefore, the cost can be reduced by reducing the number of steps for rotating the substrate and the heat sink as in the prior art. Furthermore, since the substrate is not rotated, components mounted on the substrate do not tilt. As a result, it is possible to prevent poor soldering of components mounted on the board, thereby improving the quality.
Next, the present invention will be described in more detail with reference to embodiments.
The fixing pin and the fixing pin connecting member constituting the semiconductor device of the present invention may be separate members or an integrated rivet. By using rivets, the number of parts can be reduced.
The semiconductor device according to the present invention may further include a spacer interposed between the heat sink and the substrate and having a shaft hole into which the shaft portion of the fixing pin is inserted. The axial length of the spacer interposed between the heat sink and the substrate is preferably substantially the same as the distance between the heat sink and the substrate. By disposing the spacer between the heat sink and the substrate in this way, both can be fixed so that the heat sink and the substrate are not deformed.
The semiconductor element of the semiconductor device of the present invention has an element fixing hole, and the shaft portion of the fixing pin is inserted into the substrate fixing hole, the heat sink fixing hole, and the element fixing hole. You may make it do. Thereby, a semiconductor element, a heat sink, and a board | substrate can be fixed at once. Here, in the conventional semiconductor device, the semiconductor element and the heat sink are first fixed, and then the semiconductor element, the heat sink, and the substrate are fixed. Thus, when fixing the semiconductor element which attaches a heat sink to a board | substrate, at least 2 process was required. However, the semiconductor element to which the heat sink is attached in one step can be fixed to the substrate by inserting and fixing the fixing pins to the semiconductor element, the heat sink and the substrate at a time. That is, the manufacturing cost can be reduced by reducing the number of steps.
In this case, it is preferable to further include a spacer interposed between the semiconductor element and the substrate and formed with a shaft hole for inserting the shaft portion of the fixing pin. Here, the axial length of the spacer interposed between the semiconductor element and the substrate may be substantially the same as the distance between the semiconductor element and the substrate. Thus, by arranging the spacer between the semiconductor element and the substrate, the heat sink, the semiconductor element, and the substrate can be fixed so as not to be deformed.
Further, the head of the fixing pin described above may have a screw head shape or a bolt head shape. By using a screw head shape or a bolt head shape, the fixing pin can be easily fixed.
Further, the fixing pin connecting member may be integrated with the substrate. Here, for example, if the shaft portion of the fixing pin has a male screw portion, the fixing pin connecting member is a member having a female screw portion such as a nut. For example, when the nut is integrated with the substrate, the fixing pin can be easily attached.
The shaft portion of the fixing pin and the fixing pin connecting member may be soldered. The fixing force between the substrate and the heat sink can be increased by soldering the shaft portion of the fixing pin and the fixing pin connecting member.
In addition, as described above, when soldering the shaft portion of the fixing pin and the fixing pin connecting member, a land is formed around the board fixing hole on the second surface side of the board. It is good to. By forming the lands in this way, it is possible to improve the quality due to the difficulty of forming solder icicles on the shaft portion of the fixed pin or the fixed pin connecting member.
In addition, as described above, when a spacer is interposed between the semiconductor element and the substrate, a temperature detecting element that is disposed inside the spacer and detects the temperature of the semiconductor element is further provided. Also good. Here, when the fluid flows around the temperature detection element, the temperature detected by the temperature detection element may be affected and change according to the temperature and the flow rate of the flowing fluid. However, according to the present invention, since the temperature detection element is arranged inside the spacer, the periphery of the temperature detection element is surrounded by the spacer, so that it is possible to suppress the fluid from flowing around the temperature detection element. Therefore, the temperature detection element can reliably detect the temperature of the semiconductor element. It should be noted that control such as driving stop of the semiconductor element is performed according to the temperature of the semiconductor element detected by the temperature detection element.
The thermal expansion coefficient of the shaft portion of the fixing pin may be close to the thermal expansion coefficient of the lead terminal of the semiconductor element. Further, the thermal expansion coefficient of the spacer may be in the vicinity of the thermal expansion coefficient of the lead terminal of the semiconductor element. Here, the lead terminal is a terminal extending to the outside in order to mount the semiconductor element on the substrate. That is, the semiconductor element is composed of a housing part which is a main part and lead terminals extending from the housing part. Then, when the thermal expansion coefficient of the shaft portion of the fixing pin or / and the spacer is close to the thermal expansion coefficient of the lead terminal of the semiconductor element, the temperature of the substrate, the semiconductor element, and the heat sink changes when the temperature of the semiconductor device changes. You can prevent stress. Thereby, the quality of the semiconductor device is improved.
Note that the semiconductor device of the present invention is preferably a power conversion device. In particular, the semiconductor device of the present invention may be a compressor driving device for a refrigeration cycle. The power conversion device and the compressor driving device are, for example, an inverter or a converter.
(1) Whole structure of compressor drive device Next, the case where this invention is applied to the compressor drive device used for the refrigerating cycle of an air conditioner is demonstrated concretely. First, the overall configuration of the compressor driving device will be described with reference to FIG. FIG. 1 shows a block diagram of the overall configuration of the compressor driving device.
As shown in FIG. 1, the compressor driving device 2 converts electric power input from a power source 1 and outputs the converted electric power to a motor 3 of a compressor (not shown). The compressor driving device 2 includes a
The
The
The compressor driving device 2 is formed on one substrate 21 (shown in FIG. 2). That is, on one
Further, in the compressor driving device 2, in particular, the
図2(b)は、図2(a)のA−A断面図を示す。
(2) Arrangement Configuration of
As shown in FIGS. 2A and 2B, the
And the
Here, the
The
Here, the
The
Then, the shaft portions of the
Furthermore, the
By adopting the fixing method of the
(2.2) Modified Embodiment of First Embodiment An arrangement configuration of the
That is, as shown in FIGS. 3A and 3B, in the modified embodiment of the first embodiment, the
(2.3) Arrangement Configuration of
As shown in FIGS. 4A and 4B, the
The
Here, the
The
Then, the shafts of the

(2.4) Modified Embodiment of Second Embodiment An arrangement configuration of the
The
Thus, by enlarging the
(2.5) Arrangement Configuration of
As shown in FIGS. 6A and 6B, the
Here, the
The
Then, the
