図1の(a)〜(h)は本発明の金属膜のパターニングプロセスの第一の実施例を示したものである。図1(a)は基材100を示す。基材100の材料としては特に限定されるものではなく、例えば、シリコン基板や石英ガラス、サファイアガラスなどを用いてもよい。図1(b)に示すように、基材100上に金属膜101を形成する。この金属膜101としてはSi、Al、Zr、Cr、Ti、Ta等の一般的に酸化物、窒化物になり得る金属であればいかなる金属元素であってもよい。図1(c)は機材100上に形成された金属膜101の膜面上に型材102を密着固定させ、金属膜101の膜面上を選択的に被覆した状態である。型材102の材料としては、特に限定するものではないが、線膨張係数の比較的小さいもので、且つ金属膜101に当接する面においては、例えば、表面粗度(Ra)が1nm以下程度の平滑面であることが望ましい。例えば、材料としては、シリコンやセラミック類でもよく、金属材料でもよい。図1(d)は、図1(c)の材料構成を、活性な反応ガスに曝すために、酸素または、窒素、又は、酸素と窒素の混合した反応性ガス雰囲気108の中に設置し、反応性ガスを活性化させるための手段103を与える。反応性ガス活性化手段はフラッシュランプなどの熱源アニール、もしくは、基材100を300℃以上に加熱する手段、例えばホットプレート(図示せず)などで加熱した状態でUVランプでのアニール、などでも良い。望ましくは、アニール処理の時間短縮を図るためにレーザーを用いることで、金属膜の酸化または窒化処理が活性的に行われる。この場合のレーザーは、Krfレーザー(クリプトンフッ素レーザー)、ArFレーザー(アルゴンフッ素レーザー)やその他の一般的レーザーでも特に限定しない。また反応性ガス雰囲気108において酸素反応させる場合は、酸素分圧は20%以上が望ましいが、金属膜の厚みや、反応層の厚み方向での制御などに応じて、分圧の調整を行うことは言うまでもない。窒化処理を行ううえでも同様に分圧調整を行う。反応性ガスの活性化処理により、酸化反応もしくは、窒化反応を終えた金属膜変質層101bが金属膜101の露出部分に形成される。図1(e)〜(g)はドライエッチング処理の概念図である。図1(e)金属膜101と金属膜変質層101bを全面同時に反応性ガスの高密度プラズマ104を用いてドライエッチング行えば、金属膜101と金属膜変質層101bのそれぞれのエッチングレート差に応じて断面に段差形状を持つパターンが形成される。図1(f)はドライエッチング処理の途中過程の概念図である。例えば、反応性ガス雰囲気108内で酸化処理を行い、ドライエッチング装置内でハロゲンガス例えば、フッ素系ガスあるいは、フッ素系ガスと不活性ガスとの混合ガスによる高密度プラズマを用いて、全面エッチング処理を行えば、金属膜110と金属酸化膜120層との間にそれぞれの材料間でのエッチングレート差により段差形状が作製される。所望の段差に応じて、金属膜101の厚みや、ドライエッチング深さの調整により、作製することが可能になる。尚金属膜110、金属酸化膜120のそれぞれの材料が消失するまでエッチングを行うことで、図1(g)に示すように、段差パターン基材130を容易に作製することができる。尚、図1(d)で示すハロゲンガス中での反応性ガスによる活性化処理で、型材102で覆われなかった露出部101bが、図1(f)〜(g)に示す反応性ガスの高密度プラズマ中での、ドライエッチング処理において、エッチレートが高く、その結果、図1(e)での段差部の凹部120を形成しているように表示しているが、反応性ガス雰囲気108内での活性化処理の度合いや、ドライエッチング処理時の高密度プラズマを発生させる反応性ガス種によっては、露出部101bが、図1(e)に示す段差部の凸部110を形成するようにしても一向に差し支えるものではない。

例えば、型材102に微細加工されたメッシュ形状のステンシルマスクなどを用い、基材100にシリコンまたはガラス基板などを用い、金属膜101にSI膜(例えば50〜500nm程度の膜厚)を用い、反応性ガス雰囲気108で酸素分圧20%以上の雰囲気を作り、反応性ガス活性化手段103にKrFレーザー(クリプトンフッ素レーザー)100mj以上の出力を用い、酸化反応の活性化処理を行い、且つ高密度プラズマ104にフッ素系ガスと不活性ガスの混合ガスまたは、フッ素系ガスによる高密度プラズマを用いたエッチング加工を行い、金属膜110、金属酸化膜120が消失するまでエッチング処理を行うことで、段差パターン形成された基材130を作製することが出来る。これは例えば、図1(h)に示すように、例えば、基材140がシリコンであれば、基材最表面150のパターン形状を持つ、パターンドメディア方式の磁気記録媒体用の磁気転写マスターなどが作製でき、又例えば、基材140がガラス基板であれば、基材最表面150のパターン形状を持つ、パターンドメディア方式の磁気記録媒体の基材が作製できる。

図2(i)は基材200を示す。基材200の材料としては特に限定されるものではなく、例えば、シリコン基板や石英ガラス、サファイアガラスなどを用いてもよい。図2(J)に示すように、基材200上に金属膜201を形成する。この金属膜201としてはSi、Al、Zr、Cr、Ti、Ta等の一般的に酸化物、窒化物になり得る金属であればいかなる金属元素であってもよい。図2(k)は機材200上に形成された金属膜201の膜面上に、型材202を密着固定させ、金属膜201の膜面上を選択的に被覆した状態である。型材102の材料としては、特に限定するものではないが、線膨張係数の比較的小さいもので、且つ金属膜101に当接する面においては、例えば、表面粗度(Ra)が1nm以下程度の平滑面で、型材断面形状が型材水平面に対して鉛直方向に凹部を有する光透過性型材であることが望ましい。例えば、サファイアガラス、その他の光透過性基材でもよいが、望ましくは石英ガラスなどが最適である。

図2(L)は、図2(K)の材料構成を、活性な反応ガスに曝すために、酸素または、窒素、又は、酸素と窒素の混合した反応性ガス雰囲気208の中に設置し、反応性ガスを活性化させるための手段203を与える。反応性ガス活性化手段はフラッシュランプなどの熱源アニール、もしくは、基材200を300℃以上に加熱する手段、例えばホットプレート(図示せず)などで加熱した状態でUVランプでのアニール、などでも良い。望ましくは、アニール処理の時間短縮を図るためにレーザーを用いることで、金属膜の酸化または窒化処理が活性的に行われる。この場合のレーザーは、Krfレーザー(クリプトンフッ素レーザー)、ArFレーザー(アルゴンフッ素レーザー)やその他の一般的レーザーでも特に限定しない。また反応性ガス雰囲気208において酸素反応させる場合は、酸素分圧は20%以上が望ましいが、金属膜の厚みや、反応層の厚み方向での制御などに応じて、分圧の調整を行うことは言うまでもない。窒化処理を行ううえでも同様に分圧調整を行う。反応性ガスの活性化処理により、酸化反応もしくは、窒化反応を終えた金属膜変質層201bが金属膜201の露出部分に形成される。図2(m)〜(o)はドライエッチング処理の概念図である。図2(m)の金属膜201と金属膜変質層201bを全面同時に反応性ガスの高密度プラズマ204を用いてドライエッチング行えば、金属膜201と金属膜変質層201bのそれぞれのエッチングレート差に応じて断面に段差形状を持つパターンが形成される。図2(n)はドライエッチング処理の途中過程の概念図である。例えば、反応性ガス雰囲気208内で酸化処理を行い、ドライエッチング装置内でハロゲンガス例えば、フッ素系ガスあるいは、フッ素系ガスと不活性ガスとの混合ガス、又あるいは塩素系ガスなど、による高密度プラズマを用いて、全面エッチング処理を行えば、金属膜210と金属酸化膜220層との間にそれぞれの材料間でのエッチングレート差により段差形状が作製される。所望の段差に応じて、金属膜201の厚みや、ドライエッチング深さの調整により、作製することが可能になる。尚、金属膜210、金属酸化膜220のそれぞれの材料が消失するまでエッチングを行うことで、図2(o)に示すように、段差パターン基材230を容易に作製することができる。尚、図1(L)で示すハロゲンガス、または塩素系ガス中での反応性ガスによる活性化処理で、型材202で覆われなかった露出部201bが、図2(n)〜(o)に示す反応性ガスの高密度プラズマ中での、ドライエッチング処理において、エッチレートが高く、その結果、図2(m)での段差部の凹部220を形成しているように表示しているが、反応性ガス雰囲気208内での活性化処理の度合いや、ドライエッチング処理時の高密度プラズマを発生させる反応性ガス種によっては、露出部201bが、図2(m)に示す段差部の凸部210を形成するようにしても一向に差し支えるものではない。

例えば、図2(i)の基材200に石英ガラス、またはシリコンなどを用い、型材202に微細加工された孤立パターン、より具体的にはビット形状や、複数のリング形状が入れ子状になった複数トラック形状の型材を用い、金属膜201にSI膜あるいはAl膜(例えば50〜500nm程度の膜厚)を用い、反応性ガス雰囲気208で酸素分圧20%以上の雰囲気を作り、反応性ガス活性化手段203にKrFレーザー(クリプトンフッ素レーザー)100mj以上の出力を用い、酸化反応の活性化処理を行い、且つ高密度プラズマ204にフッ素系ガスと不活性ガスの混合ガスまたは、フッ素系ガスによる高密度プラズマを用いたエッチング加工を行い、金属膜210、金属酸化膜220が消失するまでエッチング処理を行うことで、段差パターン形成された基材230を作製することが出来る。これは例えば、図2(p)に示すように、基材240がシリコンであれば、基材最表面250や260のパターン形状を持つ、パターンドメディア方式の磁気記録媒体用の磁気転写マスターなどが作製でき、又例えば、基材240がガラス基板であれば、基材最表面250や260のパターン形状を持つ、パターンドメディア方式やディスクリートトラック方式の磁気記録媒体の基材が作製できる。又一方、基材240に石英ガラスやサファイアガラスを用いれば、磁気記録媒体や、その他のメモリー例えば、マグネチックランダムアクセスメモリー(MRAM)に用いる基材や、レジストインプリント成型用モールドや、ガラスインプリント成型用モールドなどの作製が可能となる。
