Cu電極パッドを有する半導体チップ(電極径90μm、電極ピッチ220μm、電極数3000個)の表面に対して、電極パッドを覆うように、スクリーン印刷法により、感光性を有する絶縁膜としてのエポキシアクリレート樹脂膜を形成した。膜厚は10μmとした。次に、当該絶縁膜に対し、露光処理およびそれに続く現像処理を施して、各電極パッドが露出するように直径70μmの複数の開口部を形成した。次に、絶縁膜上に、当該絶縁膜の開口部を覆うように、感光性を有するアクリレート樹脂膜を積層形成した。膜厚は50μmとした。次に、当該樹脂膜に対し、露光処理およびそれに続く現像処理を施して、各導電連絡部が露出するように直径200μmの複数の開口部を形成した。現像処理には、現像液として1.0%Na2CO3水溶液を使用した。次に、この開口部に対して、粒径25μm以下のハンダ粉末(Sn―3.5%Agハンダ)を含むハンダペーストを、ウレタンゴムスキージの2回のスキージングにより充填した。次に、最高温度240℃の加熱処理を経ることによって、各開口部においてハンダペーストからバンプ部を形成した。次に、アルカリ剥離液としての5%のモノエタノールアミン水溶液を用いて、アクリレート樹脂膜を除去した。以上の工程を経た結果、樹脂膜の開口部を充填せずに球状化したバンプ部が複数形成されて複数箇所にてオープン不良が生じ、良好なバンプ電極付き半導体チップを得ることができなかった。

前記基材上に設けられている電極パッドと、
前記電極パッドに対応する開口部を有して前記基材上に積層形成されている絶縁膜と、
前記開口部内において、前記電極パッド上に設けられている導電連絡部と、
前記導電連絡部に直接接触して前記開口部から突出している、球状部を有するバンプ部と、を備え、
前記バンプ部の前記球状部の径は、前記絶縁膜の前記開口部の径より大きい、バンプ電極付き電子部品。 A substrate;
