図3は、上記並行排気期間において、圧力調整弁141の制御を行わず、その弁開度を全開にした状態(自動圧力調整手段の圧力設定値を0にした状態)で行った、原料供給部110の排気(Heガス)の逆流量の検出実験の結果を示すグラフである。ここで、成膜室130にはキャリアガスとしてArを流し、原料供給部110からはパージガスとしてHeを流し、成膜室130と圧力調整弁141の間にHeリークディテクタを接続して、Heリーク量を検出した。なお、並行排気期間(ガスパージ工程)においては、図2に示す圧力計P2の検出値(He圧力値)は約240kPaとなっていた。ガスパージ量は100〜1000sccm程度である。また、排気装置145の排気能力は10000L/分であった。図3の横軸は成膜室130へ流したArガスの総流量を示し、縦軸はHeリークディテクタのHe検出値を示している。図中黒丸が並行排気期間のデータであり、図中白丸はメンテナンス作業時以外の原料停止期間(アイドリング期間)のデータである。

本実施形態では、上記原料停止期間における成膜室130へのArガスの流量は500sccmであるが、並行排気期間では、そのガス流量を増加させた。このとき、ガス流量が1800sccmを越えるとHeリーク量はほとんど測定されなくなった。このように、本実施形態では、成膜室130に流れるガス流量を増大させることで、原料供給部排気ライン140Cの排気の逆流を抑制できる。

図4は、図3に示す測定時における成膜室130の内圧と、Arガスの流量との関係を示すグラフである。ここでも、図中黒丸が並行排気期間のデータであり、図中白丸はメンテナンス作業時以外の原料停止期間のデータである。このように、並行排気期間における成膜室130の圧力は、当該期間以外の期間、すなわち、原料供給部排気ライン140Cに大量のパージガスが流れていない期間よりも大幅に増大している。これは、上記パージガスの存在により排気装置145の排気能力が限界にきていることを示す。つまり、上記のように成膜室130へ流れるガス流量を増加させると、パージガスの逆流を抑制することは可能であるものの、排気装置145の排気能力への負担が増大する。したがって、成膜室130の汚染を防止するためには、排気装置145の排気能力を増大させることが必要になるとともに、成膜室130へ大量のキャリアガスを供給する必要があるため、現実には必ずしも容易ではない。

図5は、成膜室130へのガス流量を800sccmで固定し、成膜室130の内圧に関する自動圧力調整手段の圧力設定値を変えて上記と同様の実験を行った場合の、原料供給部排気ライン140Cに流れるパージガスの有無によるHe検出値の差を示す。ここで、他の条件は図3に示すものと同様である。これによれば、成膜室130の設定圧力が533Pa(このときの測定圧力は663Pa)以上でパージガスの有無によるHe検出値の差がなくなっている。したがって、この範囲では、少なくともパージガスの逆流は発生していないものと考えられる。

図6は、パージガスの有無別に成膜室130の内圧を示す。このグラフでわかるように、設定圧力が650Pa以上では、パージガスの有無による成膜室130の圧力差が発生していないため、自動圧力調整手段による圧力制御が行われている。このように、圧力調整弁141による成膜室130の内圧の制御が行われている範囲、すなわち、成膜室130の内圧を650Pa以上に設定しているときには、上記のようにパージガスの逆流は発生していない。ただし、成膜室130の内圧の経時変化やパージガス量の時間変動を考慮すると、成膜室130の内圧を752Pa以上とすることがより望ましい。なお、図5に示すように設定圧力が400Paでは上記He検出値の差が生じているが、図6に示すように、パージガスが下流側において原料供給部排気ライン140Cから流入している際には設定圧力よりも成膜室130の内圧が大幅に高くなっているため、Heリークディテクタの検出値の差がパージガスの逆流に起因するものではなく、ディテクタ検出部の圧力上昇に起因している可能性がある。

図8は、図7に示す実験における成膜室130の内圧とガス流量との関係を示す。このグラフからわかるように、パージガスの逆流が防止されている領域では、原料供給部排気ライン140Cのパージガスがあってもなくても、成膜室130の内圧が実質的に変化していないことがわかる。これは、成膜室130の排気状態が、下流側で原料供給部排気ライン140Cから流入するパージガスの有無によって影響を受けていないことを示している。したがって、このような状態にあれば、成膜室130へのパージガスの逆流は全く発生しない。

図9は、原料供給部110のメンテナンス期間における成膜室130の内圧の経時変化を示すグラフである。本実施例では、自動圧力調整手段により成膜室130の内圧を1067Paに設定し、成膜室130へ流れるガス流量を1600sccmとした。これによると、メンテナンス作業による成膜室130の内圧の変動は全く存在せず、原料供給部排気ライン140Cからのパージガスの流入が影響を与えていないことがわかる。一方、自動圧力調整手段による制御を行わず、圧力調整弁141を全開とし、成膜室130へのガス流量を500sccmに設定した比較例では、メンテナンス期間において成膜室130の内圧が大きく変動することがわかる。ここで、上記メンテナンス期間のうち、図示のピークの現れている期間が原料供給部排気ライン140Cを介して大量のパージガスが排気されている期間(ガスパージ期間或いは上記の並行排気期間)に相当する。なお、図9では、メンテナンス期間以外(前後)の期間においても成膜室の圧力がメンテナンス期間と同じであるが、図示点線で示すように、メンテナンス期間以外の期間では比較例と同様にするなど、圧力を低下させることが好ましい。また、成膜室へ供給されるガス流量に関しても、メンテナンス期間以外(前後)の期間の流量をメンテナンス期間の流量よりも低下させることが好ましい。

次に、図10を参照して、本発明に係る半導体製造装置(成膜装置)及びそのメンテナンス方法の第2実施形態について説明する。この実施形態では、上記第1実施形態と基本的に同様の装置及びメンテナンス方法を用いるので、図10において同様の部分には同一符号を付し、それらの説明は省略する。
