得られたウェハホルダ10は、残留ケイ素量が少なく、また炭化ケイ素粒子が均一に分散している構造を有する。本実施形態により得られるウェハホルダ10は、密度が2.9g/cm3以上であり、平均粒径が2μm〜10μmの主として等方状のケイ素粒子が均一に分散している構造を有する。そのため、密度等のバラツキが小さい構造部材として使用できる。一般に、焼結体の密度が2.9g/cm3 未満であると、曲げ強度、破壊強度などの力学的特性や電気的な物性が低下し、さらに、パーティクルが増大して汚染性が悪化することが報告されていることからすると、本発明のウェハホルダ10は良好な力学的特性と電気的特性を有するものといえる。好ましい態様における本発明のウェハホルダ10の密度は、3.0g/cm3 以上である。

また、得られた焼結体が多孔質体であると、耐熱性、耐酸化性、耐薬品性や機械強度に劣る、洗浄が困難である、微小割れが生じて微小片が汚染物質となる、ガス透過性を有する等の物性的に劣る点を有することになり、用途が限定されるなどの問題点が生じてくる。本実施形態のウェハホルダ10にあっては前述の多孔質体であることに起因する問題は生じ難い。

その他、本発明で得られるウェハホルダ10の好ましい物性について検討するに、例えば、室温における曲げ強度は400MPa〜700MPa、ビッカース硬度は1500kgf/mm2 以上、ポアソン比は0.14〜0.21、熱膨張率は3.8×10-6〜4.5×10-6(℃-1)、熱伝導率は150W/m・k以上、比熱は0.60〜0.70J/g・K、比抵抗は1×10−1Ωcm以下である。

本実施形態の原料粉体である炭化ケイ素粉体及び原料粉体を製造するためのケイ素源と非金属系焼結助剤、さらに、非酸化性雰囲気とするために用いられる不活性ガス、それぞれの純度は、各不純物元素含有量1ppm以下であることが好ましいが、加熱、焼結工程における純化の許容範囲内であれば必ずしもこれに限定するものではない。また、ここで不純物元素とは、1989年IUPAC無機化学命名法改訂版の周期律表における1族から16族元素に属し、かつ、原子番号3以上であり、原子番号6〜8及び同14〜16の元素を除く元素をいう。

以上、好ましい1実施形態を挙げて説明してきたが、本発明は上記実施形態に限定されないことはいうまでもない。したがって、突起部121、122、123、124の形態や配置は、ウェハ搬送手段のホーク6a、6bが挿入可能であり、かつウェハWを配置した際に、ウェハWをバランスよく保持できるものであれば特に制限はない。したがって、図2(b)に示すように、突起部のウェハWとの設置部の端部132b、131bをR形状としても構わない。このようにR形状とすることで、ウェハWの搬送時のウェハWの損傷を防ぐことができる。
