The present invention relates to a radiation detection apparatus, and in particular, a scintillator layer that converts incident radiation into light that can be detected by the photoelectric conversion element is provided on a sensor substrate on which a plurality of pairs of photoelectric conversion elements and switch elements are arranged. The present invention relates to a radiation detection apparatus.
In the fields of medical care and non-destructive inspection, a system that converts radiation such as X-rays into light with a scintillator, photoelectrically converts the light with an image sensor, and stores and transfers it as image data has attracted attention.
By the way, in the radiation detection apparatus as described above, it is desired to increase the sensitivity of the radiation detection apparatus because of demands such as high speed medical examination and non-destructive inspection and reduction of the X-ray irradiation amount due to the influence on the human body.
An object of the present invention is to provide a radiation detection apparatus capable of increasing the substantial aperture ratio of a pixel of the radiation detection apparatus and increasing the sensitivity and speed.
The radiation detection apparatus of the present invention includes a sensor substrate in which a plurality of pixels each including a photoelectric conversion element and a switch element are disposed, a protective layer that covers the plurality of pixels and is disposed on the sensor substrate, A flattened layer having a flat surface disposed on the surface of the protective layer on the pixel, and incident radiation disposed on the surface of the flattened layer by vapor deposition into light that can be detected by the photoelectric conversion element. It comprises a scintillator layer made of columnar crystals to be converted, and a light reflecting film disposed on the sensor substrate and the scintillator layer so as to cover at least the scintillator layer and the planarization layer.
Further, the radiation detection apparatus of the present invention includes a base, a plurality of sensor substrates disposed on the base and having a plurality of photoelectric conversion elements and a plurality of switch elements, and a plurality of the sensor substrates and a plurality of the plurality of the plurality of sensor boards. A planarizing layer disposed over the sensor substrate, a scintillator layer provided on the planarizing layer,
And a light reflection film disposed on the scintillator layer, covering at least the scintillator layer and the flattening layer.
Hereinafter, a case where the sensor substrate shown in FIGS. 2 and 3 is applied to the present invention will be described as an example.
2 and 3,
When an a-Si film is used as the sensor material and Al is used as the wiring material, the SiN protective film is formed in a state where the film formation temperature is limited. For this reason, there remains room for examination of the step coverage of the step on the sensor substrate surface. However, even if the coverage is improved, the surface step is preserved as it is.
When the present inventor forms a scintillator such as CsI on such a stepped surface, the CsI growth state is poor and the crystallinity is disturbed by the bias line of the PIN type photodiode or the step in the peripheral portion. It has been found that the effective aperture ratio decreases due to the influence. And when this inventor planarized the surface which forms scintillator layers, such as CsI, the scintillator layer which has favorable crystallinity was able to be obtained.
Here, the difference between the invention described in JP-A-7-27863 and the present invention will be described. Japanese Laid-Open Patent Publication No. 7-27863 describes that when a scintillator is formed on a substrate, a concave or convex pattern is formed on the substrate in order to cause a crack at a predetermined position of the scintillator. However, in this publication, a step is also generated in the pixel on the sensor substrate, and this step affects the crystallinity of the scintillator layer, and the problem of lowering the aperture ratio and the contact with the scintillator layer in order to reduce the step. There is no disclosure that the surface is flat.
Note that in this application, radiation refers to particle beams or electromagnetic waves, and scintillators refer to substances that convert these particle beams or electromagnetic waves into light having a wavelength in a region detectable by a photoelectric conversion element. In particular, as described above, X-rays are used in fields such as the medical field and nondestructive inspection, and the present invention is preferably used.
According to the present invention, the crystallinity of CsI or the like constituting the scintillator layer can be improved. Furthermore, the unevenness of the surface of the scintillator layer such as CsI can be flattened, and the reflective film and the protective film can be manufactured with good coverage and high reliability.
Further, when the sensor substrate is formed by bonding, a scintillator layer such as CsI can be uniformly formed on a plurality of substrates.
As a result, a substantial aperture ratio can be increased, and a high sensitivity and high speed radiation detection apparatus can be provided.
Hereinafter, embodiments of the present invention will be described in detail with reference to the drawings based on examples. In the following embodiments, an X-ray detection apparatus will be described as an example of a radiation detection apparatus.
As a first embodiment of the present invention, a sensor substrate having a configuration using a PIN photosensor as a photoelectric conversion element and a TFT as a switch element will be described.
FIGS. 1A and 1B are cross-sectional views showing the manufacturing process of the X-ray detection apparatus according to the first embodiment of the present invention.
First, as shown in FIG. 1A, a photoelectric
2 is an equivalent circuit diagram of the sensor substrate, and FIG. 3 is a schematic sectional view of the sensor substrate. In FIGS. 2 and 3, 101 is a PIN photodiode, 102 is a TFT, 103 is a signal line, and 104 is a gate wiring. , 105 are sensor bias wirings.
In FIG. 3, 201 is a glass substrate, 202 is a gate wiring, 203 is a gate insulating film, 204 is an i-type a-Si active layer, 205 is a SiN layer, 206 is an n + type ohmic contact layer, and 207 is SD ( Source and drain) electrodes, 208 a sensor lower electrode, 210, 211 and 212 are p, i and n-type a-Si layers, 209 is a sensor upper electrode, and 213 is a SiN protective film. In FIG. 3, the sensor bias wiring is not shown.
一方、PIN型フォトダイオードは、p型a−Si層、i型a−Si層、n型a−Si層より構成されている。 In this embodiment, as shown in FIG. 3, the TFT is an inverted stagger type TFT, and is composed of a SiN gate insulating layer, an i-type a-Si active layer, and an n + ohmic contact layer. On the other hand, the PIN photodiode is composed of a p-type a-Si layer, an i-type a-Si layer, and an n-type a-Si layer. That is, the layer configuration differs between the TFT and the PIN type photodiode, and as a result, the surface step of the sensor substrate becomes large between the functional elements.
The SiN
Thereafter, as shown in FIG. 1B, polyimide was applied and formed as the planarizing
The planarizing layer can also be screen printing, roll coater, spray, spray and spin, etc. Thereafter, CsI is deposited as a scintillator layer. CsI grew columnar crystals in this example. In this example, the CsI vapor deposition surface was used as the planarizing
In the second embodiment of the present invention, the CsI layer of the first embodiment is flattened, and an Al film (also serving as a protective film) is provided as a light reflecting film.
4A to 4C are cross-sectional views showing the manufacturing process of the X-ray detection apparatus according to the second embodiment of the present invention.
Up to the CsI stacking process shown in FIG. 4B, the manufacturing is performed in the same manner as the manufacturing process of the first embodiment described with reference to FIGS. 1A and 1B.
Next, the surface of the laminated CsI16 was planarized. When CsI is grown as a columnar crystal, the surface shows irregularities of about several μm to several tens of μm. In this example, in order to form a reflective film or a moisture-resistant protective film uniformly and with good coverage, planarization was performed using a polyurethane polishing cloth and a silica abrasive. FIG. 5 is a partial cross-sectional view showing the polishing region P. Note that planarization can also be performed by photolithography such as etch back.
Thereafter, an
In the third embodiment of the present invention, a polyimide film is formed as a planarizing layer without polishing the CsI layer in the second embodiment described above.
FIG. 6 is a cross-sectional view showing the configuration of the X-ray detection apparatus according to the third embodiment of the present invention.
In order to manufacture the X-ray detection apparatus of the present embodiment, first, up to the CsI stacking process, the manufacturing is performed in the same manner as the manufacturing process of the first embodiment described with reference to FIGS. .
Next, polyimide is applied and formed on the stacked
In this embodiment, as shown in FIGS. 8A and 8B, a
FIG. 9 is a diagram illustrating a manufacturing process in the case where the
Even if such end processing is not performed, the same effect can be obtained by covering the sensor substrate with a thin metal plate such as an aluminum foil. An example of such a configuration is that proposed by the present applicant in Japanese Patent Application No. 10-96958. This configuration can be applied to the present invention.
16 and 17 are sectional views of the X-ray detector shown in Japanese Patent Application No. 10-96958. In FIG. 16, the thin metal plate 214 is extended so as to have an inclined surface so as to cover the end portion of the
In FIG. 17, the thin metal plate 214 is bent along the end of the scintillator layer, and the outer periphery is sealed with a
The fourth embodiment of the present invention is performed by polishing the SiN protective film by CMP or the like without using the polyimide film when the CsI deposition surface is flattened as in the third embodiment described above. It is a thing.
FIGS. 10A and 10B are cross-sectional views showing the manufacturing process of the X-ray detection apparatus of the fourth embodiment of the present invention. Since this embodiment is the same as the third embodiment except that the SiN protective film is polished without using the polyimide film when the CsI deposition surface is flattened as described above, the polishing process is mainly described. Give an explanation.
As shown in FIG. 10A, after the SiN
In this embodiment, it is desirable that the
In FIG. 11, the portions that protect the
A SiN film is formed as the first
In the above-described first to fourth embodiments, a single sensor substrate has been described. However, when a large-area X-ray detection apparatus is configured when the size of the sensor substrate is limited, a plurality of sensor substrates are pasted. May be configured together. A mounting example when a large-area X-ray detection apparatus is configured by bonding a plurality of sensor substrates will be described with reference to FIGS.

The sensor substrate configured as described above is cut by a diamond blade and bonded to the base 21 as shown in FIG.

As a fifth embodiment of the present invention, a case where planarization is performed after bonding a plurality of sensor substrates will be described.
As shown in FIG. 12, after bonding a plurality of
Although not shown, before the substrates are bonded together, a black resin is applied to the substrate end faces and part of the surface to prevent optical crosstalk.
In the present embodiment, as in the third embodiment, the
In each of the embodiments described above, a PIN photodiode is used as the photoelectric conversion element, but an MIS photosensor having the same layer configuration as the TFT can be used. An X-ray detection apparatus using such a MIS photosensor is disclosed in, for example, Japanese Patent Application Laid-Open No. 7-250512.
13A is a plan view of a portion corresponding to one pixel, and FIG. 13B is a cross-sectional view of the portion indicated by a broken line AB in FIG.
In FIG. 13, S11 is a photoelectric conversion element, T11 is a TFT, C11 is a capacitor, and SIG is a signal wiring.
As is clear from FIG. 13, the photoelectric conversion element has the same film configuration as the TFT, and the capacitor C11 and the photoelectric conversion element S11 are not particularly separated from each other, and the area of the electrode of the photoelectric conversion element S11 is increased. By doing so, the capacitor C11 is formed.
Next, an implementation example of the X-ray detection apparatus according to the present invention and an X-ray detection system using the same will be described.
