Abstract
Description
The present invention relates to a color liquid crystal display panel and a manufacturing method thereof, in particular, on a TFT (Thin Film Transistor) substrate of a color liquid crystal display panel comprising a transparent insulating substrate on the surface of which a plurality of thin film transistors using amorphous silicon are formed. The present invention relates to a panel in which a black matrix and a color filter are formed (hereinafter referred to as “CF on TFT panel”) and a method for manufacturing the same. The present invention also relates to a color liquid crystal display device using a CF-on TFT panel.
Conventionally, as shown in FIG. 8, the color liquid crystal panel is composed of a
In order to achieve high definition of the liquid crystal panel, it is necessary to achieve high pixel density. However, in the case of a liquid crystal panel having a conventional color filter and black matrix arranged on the counter substrate side, alignment in the assembly process is required. Therefore, it is necessary to form it with a margin in advance, and it is difficult to ensure the maximum area (aperture ratio) of the pixel opening.
On the other hand, a method of forming a color filter and a black matrix on the side of an active matrix substrate on which switching elements such as TFTs are formed, a so-called CF-on TFT has been proposed. In this case, it is not necessary to consider the alignment margin for forming the color filter and the black matrix on the CF on TFT substrate side, the manufacturing process can be simplified, and at the same time, the pixel aperture ratio can be increased.
In addition, if the color filter or black matrix is formed directly on the wiring, etc., the elements or ions contained in the color filter or black matrix may enter the components of the switching element and cause the switching element to malfunction. Document 1 and
However, although the passivation film made of silicon nitride or the like having a film thickness of 600 nm has an effect of protecting the switching element, it is difficult to flatten the film thickness difference of 1200 nm between the switching element and the opening. It is not possible to eliminate the ground level difference caused by the wiring on the TFT substrate. Therefore, when applying the black matrix and RGB color filters formed on the upper layer of the passivation film, the base step of the TFT substrate serves as a bank, and the coating liquid pool is generated in the vicinity where the step exists. Is not uniform, and there is a drawback that the color tone and transmittance at the center of the substrate and the end of the opening are also different.
Patent Document 1 proposes to form a planarization film after patterning the black matrix and the color filter in order to fill the unevenness of the TFT and the color filter. However, in this case as well, the formation of the black matrix and the color filter is affected by the level difference in the background, and the same problems as described above have not been solved with respect to the color and transmittance.
Further,
As described above, in the structure of the conventional CF-on TFT panel, a black matrix and a color filter are formed on the TFT substrate, and then the substrate surface is planarized using a transparent protective film. However, in this case, since the TFT substrate has a wiring step of about 1200 nm at the maximum, when the color filter is formed on the TFT substrate, the wiring step becomes a bank and the application of the RGB color resist cannot be made uniform. There was a drawback.

Accordingly, in order to eliminate the disadvantages of the prior art, the present invention provides a TFT (Thin Film Transistor) for a color liquid crystal display panel comprising a transparent insulating substrate on the surface of which a plurality of thin film transistors using the amorphous silicon of the present invention is formed. ) A panel in which a black matrix and a color filter are formed on a substrate (hereinafter referred to as “CF-on TFT panel”) has a transparent protective film formed on the surface of the TFT substrate, and a component of CF (color filter) on the surface. In the structure of the CF on TFT panel of the present invention, since the surface of the TFT substrate is first flattened, the color filter formed on the black matrix and the RGB color filter is grounded. The influence of the wiring step is eliminated. Therefore, in-plane uniformity is improved when applying a black matrix and RGB color resist, and the film thickness uniformity is improved, and a CF on TFT panel that can solve problems such as shades of color due to uneven film thickness. The structure of this and its manufacturing method are proposed.

(First Embodiment of the Invention)
1 to 5 show a black matrix and a color filter on a TFT (Thin Film Transistor) substrate of a color liquid crystal display panel comprising a transparent insulating substrate having a plurality of thin film transistors using amorphous silicon according to the present invention formed on the surface. FIG. 2 is a diagram showing a first embodiment (hereinafter referred to as “embodiment 1”) of a panel (hereinafter, referred to as “CF on TFT panel”) formed with the structure shown in FIG. FIG. 3 is a plan view of the pixel portion, and FIG. 1 is a cross-sectional view from the P-P ′ region to the panel end in FIG. 4 and 5 show a process flow of the first embodiment. First, the structure and manufacturing method of the TFT substrate as a base will be described. First, a TFT is formed on a first substrate 1 made of a transparent insulating material such as non-alkali glass having a thickness of 0.7 mm or 1.1 mm. The TFT is formed by first depositing a material made of a metal such as aluminum (Al), molybdenum (Mo), chromium (Cr), etc. on the first substrate 1 to a film thickness of 100 to 400 nm, for example, by sputtering. Desired
Next, the structure and manufacturing method of the planarization film formed on the TFT substrate will be described. First, a planarizing film 9 is formed on the TFT substrate. As the planarizing film 9, a material made of a positive photosensitive novolac transparent resin was used (for example, Optomer PC series manufactured by JSR Corporation).
A planarizing film 9 is formed on the entire surface of the TFT substrate formed up to the
Next, the structure and manufacturing method of the color filter formed on the planarized TFT substrate will be described. First, the
Next, a
Next, a transparent conductive film such as ITO (indium tin oxide) is formed on the
Next, the configuration and manufacturing method of the counter substrate will be described. The opposing side substrate has a thickness of, for example, 80 to 150 nm on the opposing side transparent common electrode 17 made of ITO on the second substrate 16 made of a transparent insulating material such as non-alkali glass having a thickness of 0.7 mm or 1.1 mm. Formed by sputtering or the like.
Next, the configuration and manufacturing method of the CF-on TFT panel manufactured by bonding the CF-on TFT substrate manufactured as described above and the opposite substrate are described. A polyimide alignment agent (for example, Sun Chemical series manufactured by Nissan Chemical Co., Ltd. or Optmer AL series manufactured by JSR Co., Ltd.) is applied to the entire display portion of the CF-on TFT substrate by a spin coating method or an offset printing method. Bake at a temperature condition of x1 hour. Next, in order to obtain a desired pretilt angle, the surface layer of the formed alignment film 18a is rubbed in a certain direction. The rubbing treatment may be performed by bringing a rubbing roll wound with conductive synthetic fiber such as viscose rayon into contact with the alignment film and adjusting the amount of pushing, the rotational speed, the rotational direction, and the angle.
Next, a sealing
Next, a transfer (not shown) made of an epoxy resin containing silver powder is dispensed at the four corners of the sealing material, bonded to a counter substrate formed separately, and heat-treated to cure the sealing material. Do. On the opposite substrate, the alignment film 18b is formed in the same manner as described above, and is subjected to a rubbing process. When bonding the CF-on TFT substrate and the counter substrate, in-
Next, both substrates are cut to a desired panel size (scribe break). At this time, the opposing substrate is cut smaller than the first substrate 1 so that the H-side terminal 3H and the V-
The effect of Example 1 of the present invention on the CF-on TFT panel manufactured as described above is as follows.
(Effect 1) The surface of the TFT substrate is flattened. The thickest part on the TFT substrate is the part where the gate electrode, semiconductor layer, drain electrode, and source electrode are stacked, and conversely, the difference in film thickness from the thinnest opening is the largest. It has reached 1200 nm. A passivation film made of an inorganic material such as a silicon nitride film is formed on the surface of the TFT substrate. However, the underlying step cannot be eliminated by this film alone. Therefore, by forming a transparent resin film made of an organic material after forming the passivation film, it is possible to eliminate the difference in film thickness and to prevent the influence of the underlying step from being reflected on the upper layer. In this case, the surface unevenness is within about 50 nm at the maximum.
(Effect 2) The coating uniformity of the color filter is improved. The reason for this is that, as described in Effect 1 above, since the level difference of the TFT substrate is eliminated by forming a flattening film on the TFT substrate, a black matrix and each color filter formed thereon are applied. This is because it can be formed uniformly over the entire substrate. When applying the black matrix and each color filter with the TFT substrate level difference present, the level difference functioned as a bank and the coating liquid pooled there, so it could not be formed uniformly on the entire substrate. .
(Effect 3) The film thickness uniformity of the color filter is improved. As a result of the effect 1 and the
(Effect 4) The color reproducibility of the color filter is improved. Since each color filter can be applied and formed with a uniform film thickness, there is no difference in color or transmittance between the central portion of the substrate and the end portion of the substrate. Or, even within one pixel, there is no difference in color between the center of the opening and the end of the opening. In the case of the conventional configuration and manufacturing method, a color difference ΔE * ab of 1.0 to 2.0 and a transmittance of about 10% change occurred at the center and the end of the substrate. However, in the case of the configuration and the manufacturing method of the present invention, since the color difference ΔE * ab is only 0.1 to 0.3 and the transmittance is about 2% at the substrate center portion and the substrate edge portion, Differences in color and transmittance cannot be recognized on the module display.
(Second Embodiment of the Invention)
FIG. 6 shows a second embodiment. The configuration and manufacturing method of the TFT substrate as the base are the same as those in the first embodiment. What is characteristic is a planarization film formed on the TFT substrate. First, the
By forming the flattening film after forming the black matrix on the TFT substrate, the film thickness difference between the wiring on the TFT substrate and the black matrix can be eliminated, and the effect of the underlying step can be prevented from being reflected in the upper layer. it can. Accordingly, the coating uniformity is improved as in the first embodiment, and the film thickness control accuracy of each color is improved.

FIG. 7 shows a third embodiment. The feature of the third embodiment is that a first flattening film 9 is formed on a TFT substrate, a
As a result, the same effects as those of the first embodiment can be obtained. On the other hand, since the elution of impurities from each color filter is suppressed, the occurrence of afterimages, burn-in defects, or display spot defects is suppressed, and a CF-on TFT panel is obtained. Reliability is improved.
