ここで、エッチングストッパ層106は酸化アルミニウムを用いて形成されている。CF4 系ガスによるドライエッチングにおいて、酸化アルミニウムはBPSG又はSOG等からなる第3の絶縁膜110に対して十分大きな選択比を有する。このため、オーバーエッチングを行なった場合でも、エッチングストッパ層106の膜厚が大きく変化することはなく、これによって、エッチングストッパ層106のもうひとつの機能である反射防止膜としての性能の低下が回避されている。

次に、前記のように形成した凹部に、例えば屈折率が2.0である酸化タンタル薄膜として光導波路111を形成する。これは、出発原料としてペンタエトキシタンタルを用い、成膜温度400℃且つAr/O2 混合雰囲気の条件において、減圧CVD法により形成した。光導波路111は中央に空隙112を有するが、空隙112は、光導波路111を形成する際、中央に円筒状の空隙を残して減圧CVD法による成膜を停止することによって形成する。ここでは空隙が幅0.015μm且つ深さ3.6μmとなった時点で成膜を停止し、該寸法の空隙112を形成している。この幅は、入射光の最短波長が例えば400nm程度であることから、その1/10である40nm以下の値となっており、入射光を散乱させることはない。これと共に、空隙112の幅は1nm以上であるから、素子内に発生する応力を緩和する効果が確実に得られる。
