Description
The present invention relates to a laser irradiation apparatus and a laser irradiation method, and in particular, a laser irradiation apparatus and a laser irradiation that move one of an optical axis of a pulsed laser beam and a substrate relative to the other while repeatedly inputting the pulsed laser beam on the surface of the substrate Regarding the method.
An annealing technique is known in which a pulse laser beam is incident on a substrate whose surface is made of amorphous silicon, and amorphous silicon at a position where the pulse laser beam is incident is polycrystallized (see Patent Document 1). In addition, a technique is known in which pulsed laser light is incident on a substrate whose surface is formed of an organic material film, and the organic material film at the position where the pulsed laser light is incident is removed by ablation (see Patent Document 2).
In these techniques, the substrate is moved relative to the optical axis of the pulsed laser light while the pulsed laser light is repeatedly incident on the surface of the substrate. Thereby, the position of the beam spot of the pulse laser beam can be moved on the surface of the substrate. Thus, the region to be annealed on the substrate surface is annealed over the entire area. Further, the region to be ablated on the substrate surface is ablated over the entire area.
The substrate is thermally expanded in the process of repeatedly applying the pulsed laser beam, and the area of the substrate surface is enlarged accordingly. Therefore, if the beam spot is moved without considering the thermal expansion of the substrate, the region to be annealed may not be annealed over the entire region. Further, there are cases where the region to be ablated cannot be ablated over the entire region. In such a case, the processing quality of annealing or removal processing deteriorates.
An object of the present invention is to provide a technique capable of preventing deterioration in processing quality such as annealing and removal processing due to thermal expansion of a substrate or the like.
According to one aspect of the present invention, a holding table that holds a substrate in a state in which thermal expansion in a direction parallel to the surface thereof is allowed, and pulsed laser light incident on the surface of the substrate held by the holding table are repeated. The emitted pulse laser beam emitting device and the incident position of the pulse laser beam emitted from the pulse laser beam emitting device move on a surface of the substrate held by the holding table for each pulse or for every plurality of pulses. As described above, in the laser irradiation apparatus including the optical axis of the pulsed laser light and a moving mechanism for moving one of the holding bases with respect to the other, the laser irradiation apparatus is held by the holding base in a direction parallel to the surface of the substrate. A displacement meter that measures the amount of displacement of the end face of the substrate relative to the holding table, and the pulse laser beam emitted by the pulse laser beam emitting device based on the measurement result of the displacement meter. The laser irradiation apparatus and a control device for controlling at least one of movement by the timing and the moving mechanism of the laser light emitted is provided.
Based on the amount of displacement of the position of the end face of the substrate relative to the holding table, by controlling at least one of the pulse laser beam emission timing by the pulse laser beam emitting device and the movement by the moving mechanism, the thermal expansion of the substrate, etc. Therefore, it is possible to prevent the processing quality such as annealing and removal processing from being deteriorated.
With reference to FIG. 3, the annealing method by a comparative example is demonstrated first. FIG. 3 is a plan view of the substrate W to be annealed. The substrate W is obtained by forming an amorphous silicon film on a glass substrate. The amorphous silicon film constitutes the surface of the substrate W. Pulse laser light is incident on the surface of the substrate W, and the amorphous silicon film in the region where the pulse laser light is incident is polycrystallized.
Consider an XY orthogonal coordinate system in which the substrate W is rectangular in plan view, the direction parallel to one side thereof is the X direction, and the direction parallel to the side adjacent to the side is the Y direction. The direction from right to left in FIG. 3 is the positive direction of the X axis, and the direction from bottom to top is the positive direction of the Y axis. Beam spot S of the pulse laser light is moved from the first position P 1 in the X-direction end portion in the positive direction of the X axis to the second position P 2 of the other end portion of the substrate W surface, then the Y-axis as the forward direction to move from the second position P 2 to a third position P 3, then moves from the third position P 3 in the negative direction of the X axis to a fourth position P 4 in the X-direction end portion Next, the substrate W is moved with respect to the optical axis of the pulse laser beam.
On the surface of the substrate W, the beam spot S has a square or rectangular shape, and its size is constant between pulses. Therefore, when moving the beam spot S in the X direction, the amount of movement of the substrate W between pulses is set to the same value as the length of the beam spot S in the X direction, and when moving the beam spot S in the Y direction, If the amount of movement of the substrate W between pulses is set to the same value as the length of the beam spot S in the Y direction, the beam spot S can be moved so as to be in contact with the region annealed by the pulse laser beam of the previous shot. can, as a result, appear also to a movement path of the beam spot S from the first position P 1 to the fourth position P 4 can be no gap annealing.
However, the substrate W is thermally expanded while the beam spot S is moved as described above. Therefore, when the beam spot is moved without considering the thermal expansion of the substrate W, the surface of the substrate W may not be annealed without a gap. That is, under the assumption that the substrate W is not thermally deformed, the beam spot can be arranged without a gap in the region to be annealed even if the amount of movement of the substrate W between pulses is fixed. However, when the substrate W is thermally expanded during the movement of the beam spot S, the surface of the substrate W may not be annealed without a gap if the amount of movement of the substrate W between pulses is fixed.
FIG. 4A shows a state in which a gap is generated in the X direction between a region annealed by pulsed laser light and a region to be annealed originally. A contour W 1 indicated by a broken line indicates the position of the end face of the substrate W at the time when the pulse laser beam is incident on the first position P 1 in FIG. 3 (hereinafter referred to as the first time). On the other hand, the contour W 2 indicated by a solid line, the time is made incident pulsed laser beam to a fourth position P 4 of FIG. 3 shows the position of the edge of the substrate W in (hereinafter, referred to. The second time point). By the substrate W is thermally expanded during the first position P 1 in FIG. 3 to move the beam spot S to the fourth position P 4, X-direction position of the end surface of the substrate W is moving.
The position A 1 indicated by a broken line shows a position in the first time of the annealed area by the pulse laser beam is incident on the first position P 1 in FIG. Position A 2 shown by the solid line shows the second time definitive position of the annealed regions. With the thermal expansion of the substrate W, the position of the annealed region is also moved.
Thus, since the substrate W while moving the beam spot S from a first position P 1 in FIG. 3 to the fourth position P 4 is thermally expanded, first without considering the thermal expansion of the substrate W than is incident pulsed laser light at a position B corresponding to a fourth position P 4 on the surface of the substrate W at the time, between the annealed region by the pulsed laser beam, the region to be originally annealing, A gap of ΔX occurs in the X direction.
FIG. 4B shows a state where a gap is generated in the Y direction between the region annealed by the pulse laser beam and the region to be annealed. Contour W 3 shown by a broken line indicates the position of the edge of the substrate W at the time (first time point) that is incident pulse laser beam to a first position P 1 in FIG. A contour W 4 indicated by a solid line indicates the position of the end face of the substrate W at the time when the pulse laser beam is incident on the fifth position P 5 in FIG. 3 (hereinafter referred to as the third time). By the substrate W is thermally expanded during the first position P 1 in FIG. 3 to move the beam spot S to the position P 5 of the fifth position in the Y direction of the end face of the substrate W is moving.
Therefore, than was incident pulsed laser light at a position C corresponding to the position P 5 of the fifth substrate W surface at the first point in time without consideration of the thermal expansion of the substrate W, by the pulse laser beam A gap of ΔY is generated in the Y direction between the annealed region and the region that should be annealed.
ΔX and ΔY are acceptable if they are 0.1 μm or less, but if they exceed this, the processing quality of annealing is lowered. When the size of the substrate W is 730 mm × 920 mm and the size of the beam spot is 10 mm × 10 mm, ΔX and ΔY are about 1 μm. Further, the values of ΔX and ΔY are considered to be larger as the size of the substrate W is larger. Therefore, a technique capable of reducing the values of ΔX and ΔY with the recent increase in substrate size is desired. This will be described below.
FIG. 1 shows a schematic diagram of an annealing apparatus according to an embodiment. The substrate W is an object to be annealed. The substrate W has a structure in which an amorphous silicon film is formed on a glass substrate. The amorphous silicon film constitutes the surface of the substrate W. Pulse laser light L is incident on the surface of the substrate W, and the amorphous silicon film in the region where the pulse laser light L is incident is polycrystallized.
The holding table 1 holds the substrate W. The holding table 1 is constituted by a vacuum chuck. That is, a holding surface 1a is defined in the holding table 1, and one end of a suction path leading to the vacuum pump is opened on the holding surface 1a. The suction path is evacuated by a vacuum pump, whereby the substrate W is attracted to the holding surface 1a. The holding surface 1a is not provided with a position regulating member that regulates the position of the substrate W in the in-plane direction. Therefore, the substrate W is allowed to thermally expand in all directions within the surface against a frictional force with the holding surface 1a.
A displacement meter 2 is fixedly provided with respect to the holding table 1. The displacement meter 2 measures the amount of displacement of the position of the end surface of the substrate W held by the holding table 1 with respect to the holding surface 1a. That is, when the substrate W is thermally expanded, the position of the end surface of the substrate W is displaced with respect to the holding surface 1a. The displacement meter 2 measures the amount of displacement. The measurement result d 1 of the displacement meter 2 is sent to the controller 6. The displacement meter 2 is constituted by a laser displacement meter, for example.
Each time the pulse laser
The moving
The
Controller 6 gives the target movement pitch setting command S 2 for setting an initial value in advance the target movement pitch in the
FIG. 2 shows a plan view of the substrate W held by the holding table 1. Consider an XY Cartesian coordinate system in which the direction parallel to one side of the substrate W (left-right direction in FIG. 2) is the X direction, and the direction parallel to the side adjacent to the side (vertical direction in FIG. 2) is the Y direction. The first to fifth left X sensors SAX 1 to SAX 5 , the first to fifth right X sensors SBX 1 to SBX 5 , and the first to fifth lower Y sensors SAY so as to surround the four sides of the substrate W. 1 to SAY 5 and first to fifth upper Y sensors SBY 1 to SBY 5 are arranged. Each of these sensors is fixed to the holding table 1, and the displacement meter 2 schematically shown in FIG.
1つの左側XセンサSAXi(iは1〜5までの自然数とする。) The first to fifth left X sensors SAX 1 to SAX 5 are arranged in the Y direction at positions facing one end face (left end face in FIG. 2) of the substrate W with respect to the X direction. 5 right X sensors SBX 1 to SBX 5 are arranged in the Y direction at a position facing the other end face (the right end face in FIG. 2). Each of these left and right X sensors measures the amount of displacement in the X direction of the end surface from the reference position with reference to the position of the end surface of the substrate W when the thermal expansion of the substrate W is negligible. To the controller 6. One left X sensor SAX i (i is a natural number from 1 to 5) and one corresponding right X sensor SBX i are arranged so as to face the X direction across the substrate W.
1つの下側YセンサSAYi(iは1〜5までの自然数とする。) The first to fifth lower Y sensors SAY 1 to SAY 5 are arranged in the X direction at positions facing one end surface (the lower end surface in FIG. 2) of the substrate with respect to the Y direction. The fifth upper Y sensors SBY 1 to SBY 5 are arranged in the X direction at a position facing the other end face (upper end face in FIG. 2). Each of these lower and upper Y sensors measures the amount of displacement in the Y direction of the end face from the reference position with reference to the position of the end face of the substrate W when the thermal expansion of the substrate W is negligible. 1 to the controller 6. One lower Y sensor SAY i (i is a natural number from 1 to 5) and one corresponding upper Y sensor SBY i are arranged so as to face each other in the Y direction across the substrate W.
The size of the substrate W is 920 mm × 730 mm in plan view. The thickness of the substrate W is 0.7 mm. The size of the beam spot S on the surface of the substrate W is 10 mm × 10 mm. In FIG. 2, the size of the beam spot S with respect to the size of the substrate W is shown differently from the actual size for the sake of explanation.
Hereinafter, the operation of the annealing apparatus shown in FIG. 1 will be described with reference to FIG. First, the controller 6 provides the target movement pitch setting command S 2 to the
Next, the controller 6 gives an operation command S 1 to the moving
Immediately after starting the emission of the pulse laser beam, the thermal expansion amount of the substrate W is so small that it can be ignored. Accordingly, when the initial value of the X target movement pitch is set to the same value as the length of the beam spot S in the X direction, the beam spot S is in contact with the region annealed by the pulse laser beam of the previous shot. moves from the position P 1 of 1 toward the second position P 2. However, the position of the beam spot S, becomes not negligible thermal expansion amount of the substrate W from around reaching the intermediate position P 1a of the first position P 1 and the second position P 2.
Therefore, the controller 6 performs processing for updating the X target movement pitch when the position of the beam spot S reaches the intermediate position P1a . First, the amount of increase in the distance from the intermediate position P 1a to the second position P 2 due to the thermal expansion of the substrate W is estimated. This increase amount is the second position where the position in the Y direction is closest to the position in the Y direction on the movement path of the beam spot S from the intermediate position P 1a to the second position P 2 and is the movement destination of the beam spot S. It is estimated by a fourth left X sensor SAX 4 measurements disposed opposite to an end surface of the position P 2 side.
For example, it is assumed that the measurement result of the fourth left X sensor SAX 4 is +2 μm. This means that the end face of the substrate W has been displaced by 2 μm in the positive direction of the X axis. In this case, the controller 6 assumes that the amount of increase in the distance from the intermediate position P 1a to the second position P 2 is 2 μm based on the measurement result of the fourth left X sensor SAX 4 .
If the distance from the intermediate position P 1a to the second position P 2 is increased by 2 μm, a gap having a maximum width of 2 μm is formed between the region actually annealed on the substrate and the region to be annealed originally. There is a possibility that. Since the value of 2 μm exceeds the allowable value (0.1 μm), there is a possibility that the processing quality of the annealing process is deteriorated. For this reason, measures are taken to prevent the occurrence of a 2 μm wide gap. However, since the value of 2 μm is extremely smaller than the length (10 mm) of the beam spot S in the X direction, it is difficult to correct this error depending on the number of arrangement of the beam spots S in the X direction. Therefore, in this embodiment, an error of 2 μm is corrected by the amount of movement of the holding table 1 between pulses of the pulsed laser light L. This will be specifically described below.
That is, the controller 6 sets the amount of increase in the distance from the intermediate position P 1a to the second position P 2 as ΔX, and the intermediate position P 1a to the second position P 2 when the thermal expansion of the substrate W is not considered. When the distance is LX and the initial value of the X target movement pitch is DX1, a correction value DX2 defined by DX2 = DX1 + (ΔX / LX) × DX1 is calculated. In consideration of the minimum moving resolution of the moving
Next, the controller 6 gives a target movement pitch setting command S < b > 2 to the
Thus, by having the value of X target movement pitch is increased to 10.00004mm from 10 mm, when the beam spot S has reached the second position P 2, and arranged at a position P 2 of the second beam It is possible to prevent a gap having a width of 2 μm from being generated between the end portion on the X-axis positive direction side of the region annealed by the spot S and the edge on the X-axis positive direction side of the substrate W. Thus, the first update process of the X target movement pitch is completed.
Then, the controller 6, at the time when the beam spot S has reached the second position P 2, performs the update processing of the Y target movement pitch. First, from the second point P 2 resulting from the thermal expansion of the substrate W, the sixth point defined at the end on the Y-axis positive direction side has the same position in the X direction as the second point P 2 . to the position P 6, to estimate the increase in distance in the Y direction. This increase is closest, is arranged opposite the end face of the sixth position P 6 side with respect to the Y direction position of the X direction in the X-direction position of the position P 6 of the second position P 2 and the sixth It was given by the first measurement result of the upper Y sensor SBY 1. For example, it is assumed that the measurement result of the first upper Y sensor SBY 1 is +0.7 μm. In this case, the controller 6, the increase of the distance from the second position P 2 to the position P 6 of the sixth is assumed to be 0.7 [mu] m.
Then, the controller 6, the increase of the distance from the second position P 2 to the position P 6 of the sixth and [Delta] Y, from the second position P 2 when no consideration of the thermal expansion of the substrate W in the sixth the distance to the position P 6 and LY, when the DY1 the initial value of the Y target moving pitch, calculates a correction value DY2 given by DY2 = DY1 + (ΔY / LY ) × DY1. If ΔY = 0.7 μm, DY1 = 10 mm, and LY = 350 mm, then DY2 is 10 mm + (0.7 μm / 350 mm) × 10 mm = 10.00002 mm.
Then, the controller 6, in order to set the correction value DY2 obtained in the
Also, the controller 6, at the time when the beam spot S has reached the second position P 2, also performs the second update processing of X target movement pitch. First, to estimate the increase in the distance from the third position P 3 due to thermal expansion of the substrate W to the fourth position P 4. This increase is closest to the Y direction position of the movement path from the position P 3 position of the third Y-direction to a fourth position P 4, the third left X facing the X direction across the substrate W It is given by the measurement results of the sensor SAX 3 and the third right X sensor SBX 3 . For example, it is assumed that the measurement result of the third left X sensor SAX 3 is +2.4 μm and the measurement result of the third right X sensor SBX 3 is −3 μm. In this case, the controller 6, the increase of the distance from the third position P 3 to the fourth position P 4 is assumed to be 5.4 [mu] m.
Then, the controller 6, the increase of the distance from the third position P 3 to the fourth position P 4 and [Delta] X, from the third position P 3 in the case of not considering the thermal expansion of the substrate W in the fourth the distance to the position P 4 and LX, when the initial value of X target movement pitch is DX1, obtains the correction value DX2 given by DX2 = DX1 + (ΔX / LX ) × DX1. In this case, since ΔX = 5.4 μm, LX = 920 mm, and DX1 = 10 mm, DX2 is 10 mm + (5.4 μm / 920 mm) × 10 mm = 10.0006 mm.
Then, the controller 6 gives the target movement pitch setting command S 2 for setting a correction value DX2 obtained in the
Then, the controller 6, the position of the beam spot S, when it reaches the intermediate position P 3a between the third position P 3 and the fourth position P 4, the third update of the X target movement pitch Process. First, an increase in distance from the intermediate position P 3a to the fourth position P 4 due to the thermal expansion of the substrate W is estimated. This increase amount is the fourth position where the position in the Y direction is closest to the position in the Y direction on the movement path of the beam spot S from the intermediate position P 3a to the fourth position P 4 and is the destination of the movement of the beam spot S. opposite the end face of the position P 4 side given by the measurement result of the third right X sensor SBX 3 disposed.
For example, it is assumed that the measurement result of the third right X sensor SBX 3 is +4 μm. This means that the end face of the substrate W has been displaced by 4 μm in the positive direction of the X axis. In this case, the controller 6 assumes that the amount of increase in the distance from the intermediate position P 3a to the fourth position P 4 is 4 μm based on the measurement result of the third right X sensor SBX 3 .
Then, the controller 6 from the intermediate position P 3a the increase of the distance to the fourth position P 4 and [Delta] X, from the intermediate position P 3a that does not consider the thermal expansion of the substrate W to the fourth position P 4 Is a distance LX, and the initial value of the X target movement pitch is DX1, a correction value DX2 defined by DX2 = DX1 + (ΔX / LX) × DX1 is calculated. In this case, ΔX = 4 μm, LX = 460 mm, and DX1 = 10 mm. Therefore, the correction value DX2 defined by 10 mm + (4 μm / 460 mm) × 10 mm is 10.00008 mm.
Next, the controller 6 gives a target movement pitch setting command S < b > 2 to the
Thus, the beam spot S, when it reaches the fourth position P 4, the end of the fourth region is annealed by the beam spots arranged at a position P 4 of the X-axis negative direction side of the substrate W It is possible to prevent a gap of 4 μm width from occurring between the edge on the X axis negative direction side. Thus, the third update process of the X target movement pitch is completed.
As described above, the controller 6 performs a process of updating the X target movement pitch and the Y target movement pitch as needed in real time during the annealing process. Therefore, even if the substrate W is thermally expanded during the annealing process, the annealing is performed. It is possible to prevent the processing quality from being deteriorated. Specifically, by updating the X target movement pitch, it is possible to prevent a gap of 0.1 μm or more from being generated between the actually annealed region and the edge in the X direction on the surface of the substrate W. Further, by updating the Y target movement pitch, it is possible to prevent a gap of 0.1 μm or more from being generated between the actually annealed region and the edge in the Y direction on the surface of the substrate W.
As mentioned above, although the Example was described, this invention is not limited to this. For example, when the position of the beam spot S in the Y direction is positioned between the i-th left and right X sensors facing the X direction across the substrate W and the (i + 1) th left and right X sensors, You may obtain | require the expansion amount of the X direction of a board | substrate by performing an interpolation calculation using the measurement result of a sensor.
Specifically, the position in the Y direction of the movement path from the third position P 3 to the fourth position P 4 in FIG. 2 is the third left and right X sensors SAX 3 and SBX 3 , When positioned between the left and right X sensors SAX 4 and SBX 4 , the sum of the absolute values of the measurement results of the third left and right X sensors SAX 3 and SBX 3 and the fourth left and right X sensors SAX the average of the sum of the absolute values of 4 and SBX 4 measurements may be obtained increase in the distance from the third position P 3 to the fourth position P 4.
Also, the position in the Y direction of the movement path from the intermediate position P 1a to the second position P 2 in FIG. 2 is located in the middle between the third left X sensor SAX 3 and the fourth left X sensor SAX 4. Sometimes, the average amount of the measurement result of the third left X sensor SAX 4 and the measurement result of the fourth left X sensor SAX 4 is used to obtain the increase in distance from the intermediate position P 1a to the second position P 2. Also good.
Further, the beam spot S of the pulse laser beam is moved from one end in the Y direction on the surface of the substrate W to the other end in the positive direction of the Y axis, then moved in the positive direction of the X axis, and then negative in the Y axis. You may make it move to the direction from the other end part to one end part. In this case, the measurement results of the second to fourth upper Y sensors SBY 2 to SBY 4 and the second to fourth lower Y sensors SAY 2 to SAY 4 are also used for updating the Y target movement pitch. .
In the embodiment, the control device constituted by the
