板状試料支持台11上に8インチのSiウエハを載置し、プロセス雰囲気を0.1Torrの窒素(N2)雰囲気に調整し、発熱体素子13に通電してウエハを加熱しつつ、2.45GHzのマイクロ波(出力2kW)を発振させて窒素プラズマを生成させ、1440時間連続して運転し、異常放電の発生有無、発熱部9の破損、発熱部9、熱反射板15、16の腐食有無、加熱温度、加熱効率等について評価した。

これに対して、比較例1のプラズマ処理装置1にあっては、ウエハ温度を800℃まで昇温することができなかった。
また、比較例2のプラズマ処理装置1にあっては、ウエハ温度が800℃に到達して5分後に、発熱部を構成する窒化アルミニウム(AlN)焼結体にクラックが発生し、ヒータが断線した。
