前記プラズマから放出される極端紫外光を集光して出射する集光光学系と、
前記ターゲット物質供給部から前記冷却部に前記ターゲット物質が供給されるのに先立って、前記ターゲット物質の沸点よりも低い凝固点を有するパージガスを少なくとも前記真空チャンバ内に一旦供給するパージガス供給部と、
前記冷却部によって液化されたターゲット物質の温度が前記パージガスの凝固点よりも高くなるように前記冷却部を制御する制御部と、
