クリーニング処理前のクリーニング溶液74中のAl濃度及びHf濃度は共に、検出限界値である1μg/g(クリーニング溶液1g中の濃度)以下であった。そして、このクリーニング溶液74中に上記ガス噴射面8よりなる洗浄対象物を1時間及び4時間に亘って浸漬したところ、共にAl濃度は1μg/g以下であるのに対して、Hf濃度は略85μg/gあった。尚、この時のクリーニング濃度は室温の略25℃であった。

上記した結果に示すように、ハフニウム酸化膜は、アルミニウム、或いはアルミニウム合金に対して十分に選択性良く削り取られており、上述した濃度を考慮すれば、ここでは略85倍もの選択性でもってハフニウム酸化膜を選択性良く削り取ることができることが確認できた。この場合、上述のように洗浄対象物を少なくとも1時間、クリーニング溶液74中に浸漬することが好ましいことも確認できた。

更に、フッ化アンモニウム酢酸(フッ化アンモニウムと酢酸と水からなる)を用いたクリーニング溶液についても上述したと同様な実験を行ったところ、上述したと同様の優れた作用効果を発揮することが確認できた。
また、比較のために、上記と同じ材料の洗浄対象物を希フッ酸(DFH)よりなる溶液中に浸漬したところ、不要な膜であるハフニウム酸化膜及びハフニウムシリケート膜を除去できるが、アルミニウム及びアルミニウム合金の表面も激しく溶解されて腐食しており、選択性のあるクリーニング溶液として用いることができないことが確認できた。

上記各実験実施後の洗浄対象物を、顕微鏡で観察したところ、クリーニング溶液として希フッ酸を用いた場合には、その表面には多数の凹凸が見られて激しく腐食されているのに対して、本発明方法の場合には、その母材表面にはほとんど凹凸が見られず、ほとんど腐食されていないことが確認できた。
また上記クリーニング溶液74を用いて、アルミニウムよりも耐腐食性の大きなニッケル製、及びニッケル合金製(ハステロイ:登録商標)のガス噴射面についても同様な実験を行ったところ、Hf濃度は先の実験の場合と同様に増加したのに対して母材であるニッケルの構成材料の成分濃度の増加は見られず、ハフニウム酸化膜やハフニウムシリケート膜に対する選択性のあるクリーニング溶液であることが確認できた。

更には、ここでは金属酸化膜である除去対象膜70としてハフニウム酸化膜及びハフニウムシリケート膜、ハフニウムアルミネート膜を例にとって説明したが、これに限定されず、他の金属酸化膜、例えばHfと同じ周期律表第4族の金属を含む、ジルコニウム酸化膜(酸化ジルコニウム:ZrO2 、ジルコニウムシリケート:ZrSixOy、ジルコニウムアルミネート:ZrAlxOy)、チタン酸ジルコン酸鉛(PZT)、或いは周期律表第3族の金属を含む酸化イットリウム(Y2 O3 )、酸化ランタン(La2 O3 )等の高誘電体絶縁膜にも本発明方法を適用することができる。
