Using silicon carbide powder as a raw material, an experiment was conducted as to whether a film could be formed on a silicon carbide seed single crystal.
Specifically, 10 g of silicon carbide powder (manufactured by Mitsui Toatsu Chemical Co., Ltd.) was pelletized and accommodated in the crucible 1 similar to that shown in FIG. 1, and film formation on the SiC seed

図3に示すような構成の坩堝を使用した。グラファイト坩堝1内にシリカとカーボンの混合粉末原料5をいれ、その上に6mm×8mmのSiC基板からなる種結晶6を置いた。種結晶6と原料5の間には環状スペーサー9をはさみ、成膜面6aを下側に向けた。基板面はSi(0001)面及びC(000-1)面とした。

成長温度を2200℃とし、15時間成膜した。膜厚はばらつきがあるものの、50μm以上あった。厚い個所では100μmあった。原料比はSiO2/C=3とした。圧力は1000Paとした。このときの表面のモフォロジーを図4、図5に示す。図4は成膜後のSi面を示し、図5は成膜後のC面を示す。Si面上(図4)では、丸い島状の結晶成長が観察されたのに対し、C面上(図5)ではモザイク状のモフォロジーが観察された。 The growth temperature was set to 2200 ° C., and the film was formed for 15 hours. (実験B:本発明例)と温度、雰囲気、圧力が同じ条件において、原料を三井東圧化学製SiC粉末(MSC-20)にして、成膜を実施した。膜厚はばらつきがあるものの、50μm以上あった。図6および図7に、Si面とC面上に成膜したときの表面モフォロジーを示す。

Si面(図6)、C面(図7)ともに数十μm径のくぼみが観察された。このくぼみの密度はSi面上に成膜したときのほうが、C面上に成膜したときより多く観察された。このくぼみはSiCのマイクロパイプに発展していくものと考えられる。一方、本発明例では、図6にあるようなくぼみは観察されなかった。このことから、本発明による成膜方法では、マイクロパイプが発生しにくいと言える。 Indentations with a diameter of several tens of μm were observed on both the Si surface (FIG. 6) and C surface (FIG. 7).
