BACKGROUND OF THE INVENTION
The present invention relates to a substrate processing apparatus, and is used for, for example, a heat treatment apparatus (furnace) such as a CVD apparatus, a diffusion apparatus, an oxidation apparatus, and an annealing apparatus used in a method for manufacturing a semiconductor integrated circuit device (hereinafter referred to as an IC). Related to effective.
[0002]
[Prior art]
In an IC manufacturing method, a CVD film such as silicon nitride (Si 3 N 4 ), silicon oxide, or polysilicon is formed on a semiconductor wafer (hereinafter referred to as a wafer) in which an integrated circuit including a semiconductor element is formed. A batch type vertical hot wall type low pressure CVD apparatus is widely used. A batch type vertical hot wall type low pressure CVD apparatus (hereinafter referred to as a CVD apparatus) is composed of an inner tube into which a wafer is loaded and an outer tube surrounding the inner tube, and a process tube installed in a vertical shape and a process tube. A gas supply pipe for supplying a film forming gas as a processing gas to the processed chamber, an exhaust pipe for evacuating the processing chamber, a heater unit installed outside the process tube to heat the processing chamber, and a boat elevator A seal cap that opens and closes the furnace port of the processing chamber, and a boat that is vertically installed on the seal cap and holds a plurality of wafers. The plurality of wafers are vertically aligned by the boat. In this state, the processing chamber is loaded from the bottom furnace port (boat loading) and sealed. With the furnace port closed by the cap, the film forming gas is supplied to the processing chamber from the gas supply pipe, and the processing chamber is heated by the heater unit so that the CVD film is deposited on the wafer. (For example, refer patent document 1). In this type of conventional CVD apparatus, a seal ring that seals between the contact surfaces is laid on the contact surface between the seal cap and the furnace port of the processing chamber, and this seal ring is formed of a heat resistant resin. .
[0003]
[Patent Document 1]
Japanese Patent Laid-Open No. 2003-158081
[Problems to be solved by the invention]
In the above-described CVD apparatus, when the seal cap is lowered after the treatment, vibration starts when the seal ring is peeled off from the contact surface by starting to descend with the seal ring attached to the contact surface. The wafer may be damaged or fall from the boat. In order to prevent the occurrence of this vibration, it is conceivable to set the lowering speed of the boat slower, but in this case, a long time is wasted before the boat reaches the lower limit, so that the throughput decreases. There is a problem.
[0005]
An object of the present invention is to provide a substrate processing apparatus capable of preventing the occurrence of vibration at the initial stage of lowering of a boat while preventing a decrease in throughput.
[0006]
[Means for Solving the Problems]
A substrate processing apparatus according to the present invention includes a processing chamber for storing and processing a substrate, a boat for holding the substrate in the processing chamber, a seal cap for opening and closing a furnace port of the processing chamber, the boat and the seal. A boat elevator that raises and lowers the cap together; a seal ring that seals a contact surface between the seal cap and the furnace port of the processing chamber;
And a controller that controls the boat so that the moving speed before the boat starts to descend after processing and the moving speed before leaving the seal ring and the contact surface becomes smaller than the moving speed after leaving the boat.
[0007]
According to the above-described means, the boat descends at a low speed until the seal ring is completely peeled off from the contact surface. Therefore, no vibration is generated when the seal ring is peeled off from the contact surface. After the seal ring is completely peeled off from the contact surface, the boat can be lowered at a normal speed that is higher than the speed to the position where the seal ring is peeled off from the contact surface, thereby preventing a decrease in throughput.
[0008]
