この発明は、一対の電極間に形成した略常圧のプラズマ処理空間にワークを通し、洗浄、エッチング、アッシング、表面改質などの表面処理を行なう常圧プラズマ処理装置に関する。

例えば、特許文献1には常圧プラズマ処理装置が記載されている。この装置は、略常圧の環境に配置された一対の電極を備えている。これら電極間にワークが通されるとともに、これと同方向に処理ガスが流され、さらに電界が印加される。これにより、ワークのプラズマ表面処理が略常圧下で行なわれるようになっている。

一対の電極の側面どうしは、面一に揃えられ、この側面間に跨るようにしてサイド板が設けられている。このサイド板によって電極間空間の両側部が閉塞され、そこから処理ガスが漏れるのが防止されている。

上掲特許文献1の装置では、サイド板の設置のために一対の電極の幅寸法を互いに合わせる必要があり、寸法構成の自由度が小さい。また、処理ガスが、電極の側縁近くの不必要なところまで及び、無駄が多い。

【課題を解決するための手段】
上記問題点を解決するために、本発明に係る常圧プラズマ処理装置は、第1電極を含むユニットと第2電極を含むユニットとを互いに対向配置させてなり、第1、第2電極間に形成される略常圧のプラズマ処理空間にワークを通すプラズマ処理装置であって、前記第1電極ユニットにおける第1電極を挟んで前記ワーク通し方向と直交する方向の両側部には、前記第2電極ユニットの主面(第1電極ユニットとの対向面)へ向けて突出する突出部が設けられていることを特徴とする。

この特徴構成によれば、第1電極ユニットの突出部と第2電極ユニットの主面とが協働することによって、プラズマ処理空間の両側部を略閉塞することができ、そこから雰囲気ガスがプラズマ処理空間内に巻き込まれるのを防止できる。この結果、ワークの両端部での処理性能が損なわれるのを防止でき、ひいては処理の均一性を確保することができる。しかも、第1電極ユニットと第2電極ユニットどうしの幅を揃える必要がなく、各電極ユニットの寸法構成の自由度を高くできるだけでなく、突出部の配置位置の自由度も高くでき、プラズマが及ぶべき領域の境に配置でき、無駄なところにまで処理ガスが行かないようにすることができる。

【発明の実施の形態】
以下、本発明の実施形態を、図面を参照して説明する。
図1は、本発明の一実施形態に係る常圧プラズマ処理装置M1を模式的に示したものである。装置M1は、上下に対をなす電極ユニット10,20と、ガス給排機構30と、送り機構60を備えている。上側の電界印加電極ユニット10(第1電極ユニット)の電界印加電極11(第1電極、図3)は、給電線41を介して電界印加手段40に接続され、下側の接地電極ユニット20(第2電極ユニット)の接地電極21(第2電極、図10)は、接地線42を介して接地されている。電界印加手段40は、例えばパルス状の電圧を出力する。これにより電極11,21間に、略常圧のプラズマ処理空間1aが形成される。このプラズマ処理空間1aにガス給排機構30によって処理ガスが導入され、プラズマ化される。そして、送り機構60によって上側のユニット10が、下側のユニット20上のワークW(被処理物)をスキャンするように前後に水平移動される。(プラズマ処理空間1a内にワークWが通される。)これによって、ワークWのプラズマ表面処理が行なわれるようになっている。以下、詳述する。

図1および図10に示すように、下側の接地電極ユニット20は、前記接地電極21と、この接地電極21の周側部を囲んで保持する絶縁樹脂製のホルダ22とを有している。接地電極21は、アルミニウムやステンレスなどの導電金属で出来、大きな平板状をなしている。接地電極21の上面および側面には、アルミナなどからなる固体誘電体層23が溶射にて被膜されている。接地電極ユニット20の主面を構成する固体誘電体層23の上面とホルダ22の上端面とは、互いに面一になっている。

図1〜図3に示すように、上側の電界印加電極ユニット10は、前後方向(ワーク通し方向)に沿って4つ(複数)並べられている。また、図2および図3に示すように、これら電極ユニット10の前後外側には、電極ユニット10と略同一形状の樹脂からなる擬似ユニット19が設けられている。これらユニット10,19が支持フレーム70にて連ねられることにより、ユニットアレイ10Xが構成されている。前後に隣り合うユニット10,19どうしの間には、それぞれ隙間10aが形成されている。

電界印加電極11は、ステンレスやアルミニウムなどの導電金属によって左右に細長い板状に形成されている。電極11の前後方向に沿う幅は、0.1mm〜50mmであることが望ましい。50mmを超えると活性度の維持が難しく処理効率が低下することとなり、0.1mm未満だと異常放電を起こしやすくなる。40mm以下10mm以上であることがより望ましい。

なお、前後両端の電極11は、相対的に幅広になり、内側の2つの電極11は、相対的に幅狭になっている。ひいては、前後両端の電極ユニット10は、相対的に幅広になり、内側の2つの電極ユニット10は、相対的に幅狭になっている。
前記電界印加手段40からの給電線41は、各ユニット10の電極11にそれぞれ分岐して接続されている(図1参照)。

各電極11の下面(主面)には、電極11とは別体をなす固体誘電体板17が分離可能に設けられている。固体誘電体板17は、例えばガラス・石英もしくはアルミナなどのセラミックス、またはポリテトラフルオロエチレンその他の樹脂などの固体誘電体によって板状に形成されており、前記接地電極21の固体誘電体層23と相俟ってプラズマ処理空間1aでのアークを防止する役目を果たす。なお、アーク防止のための固体誘電体は、基本的には上下の電極11,21の何れか一方に設ければよい。

図3、図4、図9、図10に示すように、各電極ユニット10のホルダ12は、下面の開口された左右細長箱状のホルダ本体部13と、この本体部13の前後の側面に設けられたサイドプレート14と、左右の端面に設けられたエンドキャップ15と、ボトムホルダ16とを備えている。これらホルダ構成部材13〜16の材料としては、絶縁性を有することは勿論、耐プラズマ性に富み、コンタミネーションを起こさないものを用いるのが望ましい。そのような材料として例えばPEEK樹脂が挙げられる。
これら構成部材のうちボトムホルダ16は、本発明の要旨に係るものであるので、追って詳述する。

ホルダ本体部13の内部には、電極11が、下面を露出させた状態で収容・保持されている。この電極11の下面に固体誘電体板17が配されているのは上述した通りである。

ホルダ12の前後のサイドプレート14は、固体誘電体板17の支持手段として提供されている。すなわち、図9に示すように、サイドプレート14の下端部には、断面レ字状の凹溝14cが形成されている。一方、固体誘電体板17の前後の縁は、ナイフエッジ状に尖り、このナイフエッジ部17cが、サイドプレート14の凹溝14cに挿入固定されている。

なお、擬似ユニット19の左右両端部についても同様に構成されている。

次に、常圧プラズマ処理装置M1のガス給排機構30について説明する。
図1に示すように、常圧プラズマ処理装置M1のガス給排機構30は、上側の電極ユニット10に付設された二種類のユニット31,51と、処理ガス源3と、排気ポンプ5とを備えている。処理ガス源3からフレキシブルなガス供給管3aが延び、これが分岐して3つ(複数)の吹出しユニット31(処理ガス吹出し手段)にそれぞれ連なっている。2つ(複数)の吸込みユニット51(ガス吸込み手段)からフレキシブルな排気管5aがそれぞれ延び、これらが互いに合流して排気ポンプ5に連なっている。

図2および図3に示すように、吹出しユニット31と吸込みユニット51は、ユニット10,19の上側において隙間10aにそれぞれ対応するように前後方向に交互に配置されている。各吹吸ユニット31,51は、隣り合うユニット10,19の上面間に跨っている。

各吹出しユニット31の具体構造を説明する。
図3、図5、図9に示すように、吹出しユニット31は、左右に延びる二重のパイプ33,34と、この二重パイプ33,34を収容するケーシング32とを有している。内パイプ33の例えば右端部(一端部)に、前記ガス供給管3aが接続されることにより、処理ガス源3の処理ガスが、管3aを経てパイプ33の内部に導入されるようになっている。内パイプ33の上側部には、スポット状の小孔33aが長手方向に沿って短間隔置きに多数形成されている。処理ガスは、これら小孔33aを通って内外のパイプ33,34間の空間に入り込むようになっている。内パイプ33は、外パイプ34に対し上側に偏芯している。これにより、内外のパイプ33,34間の空間は、上側で狭く、下側で広くなっている。この空間を処理ガスが上から下に流れる。こうして、処理ガスが、左右長手方向に均一化されるようになっている。外パイプ34の下側部には、略全長にわたるスリット34aが形成されている。このスリット34aが、上記の対応隙間10a1に連なっている。これにより、処理ガスが、スリット34aおよび対応隙間(ガス導入路)10a1を通り、プラズマ処理空間1aへ吹出されるようになっている。

次に、吸込みユニット51の具体構造を説明する。
図3、図6、図9に示すように、吸込みユニット51は、左右に延びるケーシング52と、このケーシング52内を上下2つのチャンバー52a,52bに仕切る隔壁53とを有している。ケーシング52の底板54には、略全長にわたるスリット54aが形成されている。このスリット54aを介して、下側のチャンバー52bが、上記の対応隙間10a2に連なっている。隔壁53には、左右に間隔を置いて複数の円孔53aが形成されている。この円孔53aを介して上下のチャンバー52a,52bが連なっている。ケーシング52の天板の中央部には、上側のチャンバー52aに連なる排出筒54が設けられている。この排出筒54に前記排気ポンプ5への排気管5aが接続されている。排気ポンプ5を駆動することにより、プラズマ処理空間1aにおける処理済みのガス(処理により生じた副生成物を含む)が、長手方向に沿って均一に対応隙間(ガス導出路)10a2へ吸込まれ、ユニット51のスリット54a、下チャンバー52b、円孔53a、上チャンバー52a、および排出筒54を順次経た後、管5aを経て排気ポンプ5から排気されるようになっている。

ユニットアレイ10Xの両端の吹出しユニット31からの処理ガスは、各ユニット31の対応隙間10a1を経て、両端の幅広ユニット10の下側の空間1aを前後に流れながらプラズ化された後、該幅広ユニット10の前後内側の隙間10a2から吸込みユニット51に吸込まれるようになっている(図1の矢印参照)。また、中央の吹出しユニット31からの処理ガスは、中央の隙間10a1を経て前後二手に分流し、前後2つの幅狭ユニット10の下側の空間1aを前後に流れながらプラズ化された後、それら幅狭ユニット10の前後外側の隙間10a2から吸込みユニット51に吸込まれるようになっている(図1の矢印参照)。これによって、どのユニット10の下側においても、新鮮な処理ガスだけを流して大きな活性度を得ることができ、プラズマ表面処理の効率を向上させることができる。

吹吸ユニット31,51のユニット10,19への取り付け構造について説明する。各ユニット31,51は、ユニット10,19に前後位置を調節可能かつ取り外し可能かつ配置換え可能に設けられている。

詳述すると、図2および図9に示すように、電極ユニット10のホルダ本体部13の上面および擬似ユニット19の上面には、ボルト孔13e,19eがそれぞれ形成されている。一方、吹出しユニット31のケーシング32の前後両側部の底フランジには、挿通孔32aが形成されている。この挿通孔32aに通されたボルト93が、ボルト孔13e,19eにねじ込まれている。これによって、隣り合うユニット10,19どうしが、吹出しユニット31を介して取り外し可能に固定されている。また、挿通孔32aは、長軸を前後方向へ向けた長孔になっている。これによって、ユニット10,19の前後位置を調節でき、ひいては隣り合うユニット10,19間の間隔(隙間10a1の幅)を調節できるようになっている。

さらに、ユニット10の上面におけるボルト孔13eは、吹出しユニット31の取り付けられている側とは前後対称の位置にも設けられている。これによって、図9の仮想線で示すように、吸込みユニット51の配置位置に、それに代えて吹出しユニット31を取り付けることもできるようになっている。

図6に示すように、吸込みユニット51の左右両端部には、板状の絶縁樹脂からなる挿入片56が垂下されている。図2および図6に示すように、この挿入片56が、隙間10a2の左右端部に差し入れられている。更に、図2、図5、図6に示すように、ユニット10のサイドプレート14の左右両端面と、エンドキャップ15およびフレーム部材72との間には、狭い隙間10bが形成されている。この隙間10bに挿入片56の前後の側縁部が差し入れられている。そして、エンドキャップ15のボルト締めにより、挿入片56の側縁部が、エンドキャップ15とサイドプレート14とに挟み付けられている。これによって、隣り合うユニット10どうしが、挿入片56を介して固定されている。各吸込みユニット51は、隙間10a2の幅調節を許容しつつユニット10に固定可能になっている。また、挿入片56によって隙間10a2の左右端部からの処理ガスの漏れや外の雰囲気の吸込みを防止できるようになっている。

なお、図2に示すように、挿入片56用の隙間10bは、吸込み対応隙間10a2にだけでなく吹出し対応隙間10a1にも設けられている。したがって、吹出しユニット31の配置位置に、それに代えて吸込みユニット51を取り付けることもできるようになっている。

本発明の最も特徴的な部分について説明する。
図3、図4、図10に示すように、各電極ユニット10において、ホルダ本体部13の前後の下端面は、電極11の下端面と面一をなす一方、左右の下端面は、電極11の下端面より上に引込んでいる。図4および図10に示すように、このホルダ本体部13の左右の下端部に、上記ボトムホルダ16が、ボルト94にて着脱可能に取り付けられている。
なお、ボルト94は、絶縁樹脂にて構成されている。ボルト94の下方を向く頭部は、ボトムホルダ16の下端面と面一をなしている。

ボトムホルダ16の下端部(突出部16X)は、固体誘電体板17より下へ突出されている。このボトムホルダ16の下端面が、微小な隙間1bを介して接地電極ユニット20の上面(主面)と対面している。この隙間1bの厚さは、0mm〜5mmが好ましく、0.3〜1mmがより好ましい。厚さが5mmを超えると、雰囲気巻き込み防止などの効果が小さくなり過ぎる。

ボトムホルダ16の下方に接地電極ユニット20の上面(主面)が配置されていればよく、上下の電極ユニット10,20どうしの左右幅を揃える必要はないので、各電極ユニット10,20の寸法構成の自由度を高くできる。図10に示すように、この実施形態では、ボトムホルダ16の下方には接地電極21の上面が位置しているが、ホルダ23の上端面が位置するようにしてもよい。また、ボトムホルダ16の配置位置の自由度も高くでき、プラズマが及ぶべき領域の境に配置でき、無駄なところにまで処理ガスが行かないようにすることができる。

ボトムホルダ16に挟持片16aを設けることによって、固体誘電体板17の左右端縁の支持手段を兼ねさせることができる。ボトムホルダ16はホルダ本体部13に着脱自在になっているので、固体誘電体板17を簡単に取り付けたり取り外したりすることができ、固体誘電体板17のメンテナンスを容易に行なうことができる。なお、固体誘電体板17の取り付けの際は、その前後両端部をサイドプレート14と嵌合させた状態で電極11の下面に押し当てた後、ボトムホルダ16をホルダ本体部13にボルト締めする。

本発明は、前記実施形態に限定されず、種々の形態を採用可能である。
例えば、ボトムホルダ16の下端面(突出部16Xの突出端面)が、第2電極ユニット20の上面(主面)に当たるようにし、両者間の隙間1bを無くしてもよい。
送り機構60は、第1、第2電極ユニット10,20ではなくワークWを直接移動させるようになっていてもよく、第1電極ユニット10ではなくワークWのセットされた第2電極ユニット20を移動させるようになっていてもよい。ワークWを第1電極ユニット10にセットし、第1、第2電極ユニット10,20を相対移動させるようになっていてもよい。
第1、第2電極ユニット10,20の配置関係は、上下逆になっていてもよく、水平や斜めに対向するように配置されていてもよい。
第1電極が接地電極であり、第2電極が電界印加電極であってもよい。
第2電極は、円筒状(ロール状)電極であってもよく、第1電極が、前記円筒状電極の円筒面に対応する部分円筒凹面を有する凹面電極であってもよい。この場合、固定誘電体板は、部分円筒凹面に対応する湾曲板形状をなす。
本発明は、洗浄、エッチング、成膜、表面改質、アッシング等の種々のプラズマ処理に遍く適用できる。

【実施例】
本発明の実施例を説明する。なお、本発明が、この実施例に拘束されないことは言うまでもない。
〔実施例1〕
図面と略同構造の装置を用いた。接地電極21には、アルミニウムを用い、大きさは、前後600mm、左右300mm、上下厚さ20mmとした。電界印加電極11には、アルミニウムを用い、大きさは、前後65mm、左右280mm、上下厚さ20mmとした。固体誘電体板17として、厚さ1mmのアルミナ板を用いた。プラズマ処理空間1aの厚さは、1mmとした。ボトムホルダ16には、前後7mm、左右65mmのPEEK樹脂を用い、固体誘電体板17の下面からの突出量を0.7mmとした。したがって、ボトムホルダ16の下端面と接地電極ユニット21の上面との間の隙間1bの厚さは、0.3mmとした。
処理ガスとして加湿アルゴンを用い、流量は、30slmとした。印加電圧は、7kV、15kHzとした。処理速度(送り機構60の送り速度)は、50mm/minとした。

ボトムホルダ突出部16Xを無くした以外、装置構成および処理条件を前記実施例1と同様にして実験したところ、プラズマ処理空間1aの左右端部から50mm程度のところまで窒素(空気)の巻き込みを示す発光が確認され、放電が安定しなかった。処理後のワークWは、そこに通された部分だけ水の接触角が15±2deg.となり、処理ムラが生じた。

【発明の効果】
以上説明したように、本発明によれば、第1電極ユニットの突出部と第2電極ユニットの主面とが協働することによって、プラズマ処理空間の両側部を略閉塞することができ、そこから雰囲気ガスがプラズマ処理空間内に巻き込まれるのを防止できる。この結果、ワークの両端部での処理性能が損なわれるのを防止でき、ひいては処理の均一性を確保することができる。しかも、第1電極ユニットと第2電極ユニットどうしの幅を揃える必要がなく、各電極ユニットの寸法構成の自由度を高くできるだけでなく、突出部の配置位置の自由度も高くでき、プラズマが及ぶべき領域の境に配置でき、無駄なところにまで処理ガスが行かないようにすることができる。

BACKGROUND OF THE INVENTION
The present invention relates to an atmospheric pressure plasma processing apparatus for performing a surface treatment such as cleaning, etching, ashing, and surface modification by passing a work through a substantially normal pressure plasma processing space formed between a pair of electrodes.

For example, Patent Document 1 describes an atmospheric pressure plasma processing apparatus. This device includes a pair of electrodes arranged in a substantially normal pressure environment. A work is passed between these electrodes, a processing gas is caused to flow in the same direction, and an electric field is further applied. As a result, the plasma surface treatment of the workpiece is performed under substantially normal pressure.

The side surfaces of the pair of electrodes are aligned with each other, and a side plate is provided so as to straddle between the side surfaces. Both side portions of the interelectrode space are closed by the side plate, and the processing gas is prevented from leaking therefrom.

In the apparatus of the above-mentioned patent document 1, it is necessary to match the width dimension of a pair of electrodes with each other in order to install the side plate, and the degree of freedom of dimension configuration is small. Further, the processing gas extends to an unnecessary place near the side edge of the electrode and is wasteful.

[Means for Solving the Problems]
In order to solve the above problems, an atmospheric pressure plasma processing apparatus according to the present invention includes a unit including a first electrode and a unit including a second electrode arranged to face each other, and between the first and second electrodes. A plasma processing apparatus for passing a workpiece through a formed plasma processing space at a substantially normal pressure, wherein the second electrode is disposed on both sides of the first electrode unit in a direction orthogonal to the workpiece passing direction across the first electrode.
