本発明は、基板の表面部分を除去するプラズマ処理方法に関する。

【従来の技術】
半導体製造工程においては、例えば、被処理体であるシリコンウエハに形成されたコンタクトホールの底部にTiを成膜し、Tiと基板のSiとの相互拡散によりTiSiを形成し、その上にTiN等のバリア層を形成し、さらにその上にAl層、W層、Cu層等を形成してホールの埋め込みと配線の形成が行われる。従来から、このような一連の工程を実施するためにクラスターツール型のような複数のチャンバーを有するメタル成膜システムが用いられている。このようなメタル成膜システムにおいては、良好なコンタクトを得るために成膜処理に先立って、シリコンウエハ上に形成された自然酸化膜やエッチングダメージ層等を除去する処理が施される。このような自然酸化膜を除去する装置としては、特許文献1に示されたような水素ガスとアルゴンガスを用いて誘導結合プラズマを形成するものが知られている。

【発明が解決しようとする課題】
このような誘導結合プラズマにより自然酸化膜等をエッチング除去する場合、一般的に、まずチャンバー内を比較的高圧にして、高周波アンテナに高周波電力を印加してプラズマを点火し、その後、チャンバー内の圧力を低下させるとともにウエハにバイアスを印加してエッチング処理を行うが、この場合には、プロセスの途中でチャンバー内圧力を変動させざるを得ず、エッチングの不均一性が生じたり、処理時間が長くなってしまうという問題が生じる。

ところで、近時、シリコンウエハの自然酸化膜と同時に、各膜間のコンタクト抵抗を低くするために金属膜のエッチングストッパーもエッチングされるような場合や、前の工程で形成された層、例えばCu配線層の上に形成された酸化膜およびその上の金属バリア膜を一括して除去する場合等、金属膜をエッチングする場合に上記のような酸化膜除去装置を用いつつあるが、金属膜のような導電性材料をエッチングする場合には、装置の誘電体壁内面に導電性材料が付着し、このような誘導結合プラズマ処理におけるプラズマの点火の制御が難しいため、プラズマの安定性や均一性に悪影響を及ぼすという問題点がある。

このような問題点に対して、本発明者は先に、プラズマ処理の際に飛散して装置の誘電体壁に付着した導電性材料に誘導電界にともなう誘導電流が流れることを阻止するように、誘電体壁に付着する導電性材料を不連続にする前記処理容器内部に設けられたシールド部材を設けることを提案し、特許出願した(特願2003−11844)。

しかしながら、このようなシールド部材を設けた場合、処理容器内を比較的高圧の状態にして高周波アンテナに高周波電力を印加しても、プラズマを点火することが困難であるという問題点がある。

本発明はかかる事情に鑑みてなされたものであって、処理時間を短くすることができるプラズマ処理方法を提供することを目的とする。また、処理容器内にシールド部材を配置した場合であっても、プラズマ点火の困難性をともなわずにプラズマ処理を行うことができるプラズマ処理方法を提供することを目的とする。

【課題を解決するための手段】
上記課題を解決するため、本発明第1の観点では、被処理体に対してプラズマ処理を行う、その壁部の少なくとも一部が誘電体壁で構成された処理容器と、前記誘電体壁の外側に設けられ、前記処理容器内に誘導電界を形成する高周波アンテナと、前記処理容器内にプラズマ処理を行うためのガスを供給するガス供給手段と、前記処理容器内で被処理体を載置する載置台に高周波バイアスを印加するバイアス印加手段とを具備するプラズマ処理装置を用いて被処理体にプラズマ処理を施すプラズマ処理方法であって、被処理体を前記処理容器内に搬入し、前記載置台に載置する工程と、前記バイアス印加手段により、自己バイアス電圧の絶対値が10V以下となるような高周波バイアスを前記載置台に印加して前記容器内でプラズマを点火する工程と、その後、前記処理容器内を実質的に同等の圧力に維持した状態で前記高周波アンテナに高周波電力を印加して前記処理容器内に誘導結合プラズマを形成するとともに、前記バイアス印加手段により前記載置台に高周波バイアスを印加して被処理体にプラズマ処理を施す工程とを具備することを特徴とするプラズマ処理方法を提供する。

このように、自己バイアス電圧の絶対値が10V以下となるような高周波バイアスを被処理体を載置する載置台に印加してプラズマを点火した後、処理容器内を実質的に同等の圧力に維持した状態で、高周波アンテナに高周波電力を印加して誘導結合プラズマを形成するとともにバイアス印加手段により載置台に高周波バイアスを印加してプラズマ処理を施すので、従来、プラズマを点火した後、処理容器内の圧力を変化させる際にかかっていた時間を実質的になくすことができ、処理時間を著しく短縮することができる。また、プラズマ点火時に印加する高周波バイアスは自己バイアス電圧の絶対値が10V以下であるから被処理体へイオンダメージ(プラズマダメージ)を及ぼすことはなく、被処理体の表面を良好で清浄な状態とすることができる。

【発明の実施の形態】
以下、添付図面を参照して、本発明の実施の形態について説明する。
図1は本発明のプラズマ処理方法を実施するためのプラズマ処理装置を示す断面図である。このプラズマ処理装置100は、金属膜上に形成される金属酸化膜等をエッチング除去するためのものであり、略円筒状のチャンバー1と、チャンバー1の上方にチャンバー1と連続するように設けられた上部が閉塞された円筒状、例えばドーム型のベルジャー2と、チャンバー1の下方に設けられたチャンバー1内を均一に排気するための排気室3を有している。

チャンバー1は、アルミニウム等の導電性材料で構成されており、その内部には被処理体であるウエハWを水平に支持するための誘電性材料からなるサセプタ(載置台)11が円筒状の支持部材12に支持された状態で配置されている。このサセプタ11は、排気室3の底部中央から上方に延びる円筒状の支持部材12により支持されている。サセプタ11の上面にはウエハWと略同形の凹部11aが形成されており、この凹部11aにウエハWが落とし込まれるようになっている。サセプタ11の外周には、サセプタ11に載置されたウエハWのエッジを覆うようにシャドウリング13が昇降可能に設けられている。シャドウリング13は、プラズマをフォーカスし、均一なプラズマを形成するのに役立つ。また、サセプタ11をプラズマから保護する役割も有する。

サセプタ11は、高熱伝導性のセラミック材料、例えばAlN、Al2O3等で構成されている。中でも最も熱伝導性が高いAlNが好ましい。サセプタ11内の上部には電極14が水平に埋設されており、この電極14には整合器16を介してウエハに高周波バイアスをかけてイオンを引き込むための高周波電源15が接続されている。ベルジャー2の天壁の上には対向電極として機能し、かつベルジャー2の保持機能を兼備した導電性部材17が設けられている。また、サセプタ11内には、電極14の下方位置にヒーター18が埋設されており、ヒーター電源19からヒーター18に給電することにより、ウエハWを所定の温度に加熱可能に構成されている。なお、電極14およびヒーター18への給電線は支持部材12の内部に挿通されている。

サセプタ11には、ウエハWを支持して昇降させるための3本(2本のみ図示)のウエハ昇降ピン21が挿通されており、サセプタ11の上面に対して突没可能に設けられている。これらウエハ昇降ピン21は支持板22に固定されており、エアシリンダ等の昇降機構23により支持板22を介して昇降される。

チャンバー1の内部には、その内壁に沿ってチャンバー1の内壁にプラズマエッチングにより生成された副生成物等が付着することを防止するための略円筒状をなすチャンバーシールド24が着脱自在に設けられている。このチャンバーシールド24はチャンバー1の底壁1bに数カ所(図では2カ所)ボルト25により取り付けられており、ボルト25を外すことにより、チャンバー1から取り外すことができ、チャンバー1内のメンテナンスを容易に行うことができる。

チャンバー1の側壁は開口26を有しており、チャンバー11の外側の開口26と対応する位置にはゲートバルブ27が設けられ、このゲートバルブ27を開にした状態でウエハWが隣接するロードロック室(図示せず)とチャンバー1内との間で搬送されるようになっている。

ベルジャー2は、例えば石英やAlN等のセラミックス材料のような誘電体材料で形成されており、円筒状の側壁部2aと、その上の天壁部2bとを有している。このベルジャー2の側壁部2aの外側には高周波アンテナとしてのコイル51が略水平方向に巻回(図では7巻)されており、コイル51には整合器53を介して高周波電源52が接続されている。高周波電源52は300kHz〜60MHzの周波数を有している。好ましくは450kHzである。そして、高周波電源52からコイル51に高周波電力を供給することにより、誘電体材料からなるベルジャー2の側壁を介してベルジャー2の内側に誘導電磁界が形成されるようになっている。ベルジャー2の内部には、その内壁に沿ってベルジャー2の内壁への付着物を制御するシールド部材54が設けられている。

シールド部材54は例えばAl等の金属で構成され、図2の斜視図に示すように、ベルジャー2の側壁部2aに対応する円筒部71と、ベルジャー2の天壁部2bに対応する天井部72とを有しており、これらは一体的にベルジャー2の中に挿入される。円筒部71は、その底部にスカート状に広がったスカート部73とスカート部73から外側に延出した取り付け部74とを有している。また、円筒部71には、縦方向に延びる短冊状(スリット状)を有する複数の窓部75が全周に亘って略等間隔で形成されている。この窓部75は、円筒部71の底から高さtmmの位置を下端として上方に天井部72近傍位置まで延びている。円筒部71の下端部のtmmの部分により、プラズマ処理中に飛散する導電性材料がベルジャー2の内壁からガス導入部材30に繋がって付着することを防止するようになっている。すなわち、tmmの部分は、ガス導入部材30の上端からベルジャー2の内壁に付着する導電性材料の付着物の下端までの距離に相当し、30mm程度以上であることが好ましい。これにより、このような効果をより有効に発揮することができる。また、窓部75は所定間隔をおいて形成されて、周方向に不連続になっている。これによりベルジャー2の内壁における導電性材料の付着物に流れる誘導電流を極力小さくして効率良く安定なプラズマを生成することができる。円筒部71には上端から下端まで延びる切り欠き部76が形成されている。この切り欠き部76によりシールド部材54に流れる周方向の電流の抵抗を大きくすることができ、より安定したプラズマを形成・維持することができる。天井部72はドーム状をなし、頂上から下端部に延びる縦方向の細長いスリット状(図では細長い扇形型)をなす複数の窓部77が円筒部71の窓部75と同様に全周に亘って形成されている。なお、窓部77と窓部77の間の部分は略同じ形状であっても異なる大きさであってもよい。

チャンバー1とベルジャー2との間には、リング状をなすガス導入部材30が設けられている。このガス導入部材30はAl等の導電性材料からなり、接地されている。ガス導入部材30には、その内周面に沿って複数のガス吐出孔31が形成されている。またガス導入部材30の内部には環状のガス流路32が設けられており、このガス流路32にはガス供給機構40から後述するようにArガス、H2ガス等が供給され、これらガスがガス流路32から上記ガス吐出孔31を介してベルジャー2内に吐出される。ガス吐出孔31は、斜め上に向けて形成されており、これらガスがベルジャー2の中央部に向かって供給される。なお、ガス吐出孔31はガスを水平に吐出するように形成してもよい。

ガス供給機構40は、プラズマ処理用のガスをベルジャー2内に導入するためのものであり、所定のガスのガス供給源、開閉バルブ、および流量制御のためのマスフローコントローラ(いずれも図示せず)を有しており、ガス配管41を介して上記ガス導入部材30へ所定のガスを供給する。なお、各配管のバルブおよびマスフローコントローラは図示しないコントローラにより制御される。

プラズマ処理用のガスとしては、Ar、Ne、He、Kr、Xeが例示され、それぞれ単体で用いることができる。また、Ar、Ne、He、Kr、XeのいずれかとH2との併用、またはAr、Ne、He、Kr、XeのいずれかとNF3との併用であってもよい。これらの中では、Ar単独、Ar+H2が好ましい。プラズマ処理用のガスは、エッチングしようとするターゲットに応じて適宜選択される。

上記排気室3は、チャンバー1の底壁1bの中央部に形成された円形の穴1cを覆うように下方に向けて突出して設けられている。排気室3の側面には排気管61が接続されており、この排気管61には排気装置62が接続されている。そしてこの排気装置62を作動させることによりチャンバー1およびベルジャー2内を所定の真空度まで均一に減圧することが可能となっている。

次に、このように構成されるプラズマ処理装置100を用いたプラズマ処理方法について説明する。
まず、第1の実施形態に係る方法について説明する。図3のフローチャートに示すように、最初に、ゲートバルブ27を開にして、図示しない搬送アームによりチャンバー1内にウエハWを搬入し、サセプタ11から突出した昇降ピン21の上にウエハWを受け渡し、昇降ピン21を下降させてウエハWをサセプタ11上面の凹部11aに挿入した状態で載置する(工程1)。

その後、ゲートバルブ27を閉にして、排気装置62によりチャンバー1およびベルジャー2内を排気しつつ、ガス供給機構40から供給された所定のガス、例えばArガスを1〜1000mL/min、好ましくは400〜700mL/minの流量でガス導入機構30のガス吐出孔31からベルジャー2内に吐出させ、チャンバー1およびベルジャー2内の圧力を好ましくは0.04Pa以上、例えば0.066Paとする(工程2)。

これと同時に、高周波電源15から、サセプタ11内の電極14に高周波電力を供給して載置台であるサセプタ11に高周波バイアスを印加することにより、電極14とコイル51および導電性部材17との間等に電界が生じ、ベルジャ2内に導入したガスを励起させてプラズマを点火する(工程3)。この場合に、高周波バイアスは、サセプタ11(電極14)の自己バイアス電圧の絶対値が10V以下になるような値に設定される。自己バイアス電圧は高周波電力およびベルジャー内圧力に依存するから、ベルジャー2内の圧力を上述のように0.04Pa以上、例えば0.066Paにした場合には、高周波バイアスの電力を5〜100W程度、例えば20Wとすれば自己バイアス電圧の絶対値を10V以下にしつつ、困難性をともなうことなくプラズマを点火することができるので好ましい。

このようにしてプラズマを点火した後、ベルジャー2内を実質的にプラズマ点火の際の圧力に維持した状態で、高周波電源52から高周波アンテナであるコイル51に所定の高周波電力を印加することによりベルジャー内に誘導電流を流して連続的に誘導結合プラズマを形成するとともに、サセプタ11へ印加する高周波バイアスを調整することにより、プラズマ中のイオンを適度にウエハWに引き込み、ウエハW上に形成された所定の金属膜上の金属酸化膜をプラズマエッチングして除去する(工程4)。この場合に、コイル51への高周波電力は、好ましくは500〜3000W、例えば1500Wであり、電極14への高周波バイアスは、好ましくは500W以下、例えば200Wである。この際にサセプタ11のヒーター18によりウエハWが20〜500℃の所定温度、好ましくは20〜200℃に維持される。また、電極14への高周波電源の周波数は300kHz〜60MHzであり、好ましくは13.56MHzである。

このようにして金属酸化膜を除去する際には、隣接して存在する金属膜もエッチングされるため、エッチングの際にベルジャー2内に金属が飛散することになる。従来の装置のようにベルジャーにシールド部材が設けられていない場合には、上述のようなエッチング処理を繰り返すと、ベルジャー2の内壁の全面に亘って導電性である金属膜が形成され、この金属膜が導電性材料からなるガス導入部材30に達するとコイル51からの誘導電流が付着した金属膜およびガス導入部材30およびチャンバー1を経てグラウンドに流れるため、初期段階でベルジャー2内に生じる誘導磁界が弱くなる。また、金属膜が連続して形成され、そこにループ状に電流が流れることから、プラズマに寄与する誘導電流成分がその分減衰し、プラズマが不安定になりやすい。そのため、シールド部材54を設けて、ベルジャー2に付着する金属膜がガス導入部材30に達することなく、しかも周方向に連続しないようにして、このような不都合を防止する。

しかしながら、シールド部材54を設けると、高周波アンテナであるコイル51に高周波電力を供給した場合にベルジャー2内に形成される電界の強度が低くなり、従来のように最初にコイル51に高周波電力を供給する方法では、プラズマの点火することが困難となる。

これに対して、本実施形態では、プラズマ点火の際に、サセプタ11の電極14に高周波バイアスを印加するので、電界強度を強めることができ、シールド部材54が存在していても、条件を適切に設定することにより、困難性をともなうことなくプラズマを点火することができる。また、プラズマ点火の際のバイアスは、サセプタ11(電極14)の自己バイアス電圧の絶対値が10V以下になるような値に設定されるので、ウエハWに悪影響を及ぼすことはない。

さらに、プラズマを点火してから、連続的に誘導結合プラズマを形成してプラズマ処理を行う場合に、従来は、ベルジャー2内の圧力を例えば13.3Paにしてプラズマ点火を行い、その後の誘導結合プラズマ処理の際には0.066Pa程度まで圧力を低下せざるを得ず、この圧力低下および圧力の安定に時間がかかり、結果として処理時間が長くなってしまっていたが、本実施形態では、サセプタ11に高周波バイアスを印加することにより、低い圧力でプラズマを点火することができ、プラズマ点火と、その後の連続的な誘導結合プラズマの形成はベルジャー2内を実質的に同じ圧力に保ったまま行うことができるので、ベルジャー2内の圧力を変動させる必要がなく、そのため処理時間を著しく短縮することができる。

なお、本実施形態の処理方法は、プラズマ処理装置がシールド部材54を具備しないものである場合にも有効である。すなわち、従来のシールド部材が存在しないプラズマ処理装置の場合、ベルジャー2内の圧力を例えば13.3Paと高い圧力にして高周波アンテナであるコイル51に例えば1200Wの高周波電力を印加し、サセプタ11には高周波バイアスを印加しない従来の条件により何等問題なくプラズマが点火されていたが、この場合にも上述のように、プラズマを点火してから、連続的に誘導結合プラズマを形成してプラズマ処理を行う際に、ベルジャー2内の圧力変動が必要となる。これに対して、サセプタ11に高周波バイアスを印加することにより、ベルジャー2内にシールド部材54が存在しない場合においても、低い圧力でプラズマを点火することができ、プラズマ点火と、その後の連続的な誘導結合プラズマの形成はベルジャー2内を実質的に同じ圧力に保ったまま行うことができるので、処理時間を著しく短縮することができるといった効果は維持される。
