この発明は、発光特性を向上できる発光ダイオード素子の電極及び発光ダイオード素子に関する。

【従来の技術】
フルカラーディスプレイ等の表示素子や種々の光源として広範囲に利用される高輝度な発光ダイオード素子は、その産業利用の用途や範囲が年々拡大している。中でも、青色〜紫外域のみならず、赤色を含めた可視光全域をカバーできる発光材料として、ワイドギャップ半導体であるIII族窒化物および酸化亜鉛系半導体の結晶成長およびデバイス技術が急速に発展している。

特に、酸化亜鉛(ZnO)は、約3.4eVのバンドギャップエネルギーを有する直接遷移型半導体で、励起子結合エネルギーが60meVと極めて高く、また原材料が安価、環境や人体に無害で成膜手法が簡便であるなどの特徴を有し、高効率・低消費電力で環境性に優れた発光デバイスを実現できる可能性がある。

なお、以下において、III族窒化物半導体とは、GaN、AlN、InNおよびこれらの混晶を含めるものとし、酸化亜鉛系半導体とは、ZnOおよびこれを母体としたMgZnOあるいはCdZnOなどで表される混晶を含めるものとする。

発光ダイオード素子は、通常、ダイオードチップをリードフレームなどに取り付け、ワイヤボンディングなどによって電極とリードフレーム間に配線を施して利用される。このとき、オーミック電極上にパッド電極(あるいは台座電極とも称される)を形成することが一般的に行われている。

例えば、特許第3060931号公報には、窒化物半導体素子におけるボンデイング用の台座電極として、Au、Pt、Al等を使用した例が開示されている。

【発明が解決しようとする課題】
ところで、発光ダイオード素子の電極において、パッド電極の形成は、ワイヤボンディングの簡便性および密着性を向上させることを目的としており、発光に対する透過性や反射性については考慮されていない。

すなわち、パッド電極直下に入射した発光が、上記パッド電極で吸収されると、外部量子効率は大きく低下する。パッド電極直下はキャリア注入効率が最も高く、強く発光している領域である。また、ボンディングの簡便性を考慮すると、パッド電極の大きさは100μm径程度となり、発光ダイオードチップの寸法(200μm〜300μm角)に比べて大きな面積を占める。したがって、このパッド電極に起因する外部量子効率の低下は比較的大きいものとなる。

そこで、本発明は、以上の課題に鑑みてなされたもので、ボンディングの簡便性および密着性を損うことなく、光取り出し効率に優れた発光ダイオード素子の電極および発光ダイオード素子を提供することを目的とする。

【課題を解決するための手段】
本発明者は、ボンディングの簡便性および密着性を損うこと無く、外部量子効率を向上させることのできる電極構造について鋭意検討した結果、電極構造を、オーミック電極層とパッド電極層およびこれらに挾持された中間層の多層構造とすることにより、目的が達せられることを見い出し、本発明に至った。

すなわち、この発明の発光ダイオード素子の電極は、透光性オーミック電極層と、パッド電極層とを少なくとも備え、
上記透光性オーミック電極層と上記パッド電極層の間に、入射光を反射する中間層を有することを特徴としている。

この発明の発光ダイオード素子の電極によれば、上記透光性オーミック電極層と上記パッド電極層の間に、入射光を反射する中間層を有する積層構造とすることにより、この発明の電極に入射した光を、中間層でもって吸収することなく反射させて、発光ダイオード素子の外へ取り出すことができる。このことにより、光取り出し効率が向上する。

なお、上記パッド電極層はボンディングがなされるものであり、ここで、「ボンディング」とは、前述した「ワイヤボンディング」の他に、導電剤を用いてダイオードチップをリードフレームに固定する「ダイボンディング」を含む。また、上記透光性オーミック電極層は、発光ダイオード素子の発光波長の光に対して透光性を有するものである。したがって、発光ダイオード素子の発光は上記透光性オーミック電極層を透過して上記中間層で反射されることになる。

また、一実施形態の発光ダイオード素子の電極は、上記入射光を反射する中間層が、Pt、Ag、Alのうちから選択された少なくとも1つを含む。

この実施形態によれば、上記中間層がPt、Ag、Alのうちから選択された少なくとも1つを含み、このPt、Ag、Alは可視光に対する光反射率が高く、特に青色〜紫外域の発光波長に達して高い光反射率を有する。よって、これらPt、Ag、Alのうちの少なくとも1つを含む膜を中間層として用いることにより、光取り出し効率が向上する。

また、一実施形態の発光ダイオード素子の電極は、上記中間層が、2層以上から成る積層構造である。

この実施形態では、上記中間層を積層構造とすることによって、上記中間層に光反射以外の機能を付加することができる。例えば、上記中間層を、光反射率が高くて上記透光性オーミック電極側に配置される下層と、上記パッド電極側に配置されて密着性を向上させる上層から構成すれば、光取り出し効率とボンディングの信頼性とを同時に向上させることができる。このような機能は、オーミック電極層やパッド電極層だけでは十分に得られにくいが、上記中間層を備えたことによって、上記機能を電極に付与することが可能となり、省電力性と信頼性を向上できる。

また、一実施形態の発光ダイオード素子の電極は、上記積層構造を成す層のうちの少なくとも1層が、Ptを含む層より成る。

【発明の実施の形態】
以下に、本発明の実施の形態を図面に基づき具体的に説明する。

(第1の実施形態)
図1に、この発明の発光ダイオード素子の第1実施形態を示す。この第1実施形態は、III族窒化物系半導体を備えたInGaN発光ダイオード素子10であり、このInGaN発光ダイオード素子10が有するp型電極6が、本発明の電極の実施形態をなす。図1は、この第1実施形態のInGaN発光ダイオード素子10の構造断面図である。

この第1実施形態のInGaN発光ダイオード素子10は、Ga面(0001)を主面とするn型GaN基板1上に、n型AlGaNクラッド層2、ノンドープInGaN量子井戸発光層3、p型AlGaNクラッド層4、p型GaNコンタクト層5およびp型電極6が順に積層されている。

上記p型電極6は、p型GaNコンタクト層5の主表面全面に形成された厚さ15nmのNi透光性オーミック電極層6aと、このNi透光性オーミック電極層6aの中央部上に形成された厚さ50nmのAg中間層6b、およびAg中間層6b上に形成された厚さ500nmのAuパッド電極層6cを備えている。なお、上記Ni透光性オーミック電極層6aはNiで作製され、Ag中間層6bはAgで作製され、Auパッド電極層6cはAuで作製されている。

また、上記n型GaN基板1の裏面には、n型オーミック電極7として厚さ100nmのAlが積層されている。

上述の如く、この第1実施形態では、Ni透光性オーミック電極層6aとAuパッド電極層6cの間に、入射光を反射するAg中間層6bが形成されている。

また、この第1実施形態のInGaN発光ダイオード素子10では、結晶成長を分子線エピタキシー(MBE)法で行い、p型電極6およびn型オーミック電極7を電子ビーム蒸着によって形成した。

こうして形成した積層体をチップ状に分離して、この第1実施形態のInGaN発光ダイオード素子10とした。そして、このInGaN発光ダイオード素子10のn型オーミック電極7を、Agペーストでリードフレーム(図示せず)の一方の部分に取り付け、Auパッド電極層6cを50μm径のAu線で上記リードフレームの他方の部分にボンディングした後、樹脂でモールドした。

このInGaN発光ダイオード素子10に電流を流したところ、3.1Vの駆動電圧で20mAの電流が流れ、発光ピーク波長410nmの青色発光が得られた。

一方、この第1実施形態に対する比較例としての発光ダイオード素子を、Ag中間層6bを形成しない他はこの第1実施形態の作製と同様にして作製した。この比較例をリードフレームに実装して発光させたところ、20mAの動作電流における発光強度は、この第1実施形態よりも40%だけ低かった。

Ag中間層6bを備えた第1の実施形態の発光ダイオード素子10が、上記比較例の発光ダイオード素子に比べて発光強度が高い理由を以下に考察する。

図2は、電極に用いられる種々の金属(Ag,Al,Au,Pt,Ni,Ti,Cu)について、波長440〜600nmの可視光における光反射率を示したものである。図2により、この第1実施形態の発光ダイオード素子10の発光波長である410nmにおいては、Agが最も反射率が高いことが分かる。これに対し、パッド電極層6cを構成するAuは、600nm以下の短波長領域で反射率が低くなり、波長410nmではAgに比べ半分以下の反射率しかないことがわかる。

すなわち、この第1実施形態において、Ni透光性オーミック電極層6aを透過してパッド電極層6c直下に入射した発光は、Ag中間層6bによって大部分が反射され、発光ダイオード素子10のチップ側面などから外部へ取り出された。これに対して、上記比較例においては、Auパッド電極層6cが発光を吸収してしまい、外部量子効率が大きく低下したものと考えられる。

以上において示したように、この第1実施形態では、Ni透光性オーミック電極層6aとAuパッド電極層6cの間に、入射光を反射するAg中間層6bを形成することによって、InGaN発光ダイオード素子10の外部量子効率が飛躍的に向上した。

また、特に、この第1実施形態のように、III族窒化物半導体で構成された青色〜紫外域の発光ダイオード素子10に対しては、Agを含むAg中間層6bとすることが好ましいが、Ptを含むPt中間層6bとしてもよく、Alを含むAl中間層6bとしてもよい。

Ptは、青色〜紫外域の発光に対する反射率が特に高く、かつ半導体層との密着性および酸化還元雰囲気に対する耐性に優れる。また、Ptは、低融点の電極材料が半導体中へ異常拡散するのを防ぐバリアメタルとして機能する。したがって、Ptを含むPt中間層6bとした場合には、熱処理などを行ってもオーミック抵抗の増大などが起らず、発光特性と信頼性が飛躍的に向上するので特に好ましい。

次に、図3に、上記第1実施形態において、Ag中間層6bの厚さを変えてInGaN発光ダイオード素子10を作製し、発光強度とボンディング歩留まりの関係を調べた結果を示す。図3において、実線で描いた曲線Aが発光強度を示し、破線で描いた曲線Bがボンディング歩留まりを示す。

ここで、ボンディング歩留りとは、100個の発光ダイオード素子についてAuパッド電極層6cをリードフレームにワイヤボンディングし、電極剥れが起らなかったチップ数で定義する。

図3を参照すれば、Ag中間層6bにおいて、発光を反射するのに十分な厚さは30nm以上である一方、Ag中間層6bの厚さが100nmを越えると密着性が乏しくなってボンディング歩留まりが低下することがわかる。この結果より、Ag中間層6bの厚さは、30nm〜100nmの範囲にあることが好ましい。

また、この第1実施形態では、Ni透光性オーミック電極層6aの厚さを15nmとしたが、Ni透光性オーミック電極層6aについては、5nm以上の厚さを有すれば十分低抵抗なオーミック接触が得られる。この第1実施形態において示したように、p型層(p型GaNコンタクト層5)の低抵抗化が困難で十分な電流広がりが得られない場合には、Ni透光性オーミック電極層6aが透光性を有するように、Ni透光性オーミック電極層6aを100nm以下の厚さに形成することが好ましい。

また、この第1実施形態では、パッド電極層をAuパッド電極層6cとしたが、パッド電極層については、ワイヤボンディングの密着性が高いAuあるいはAlで作製すれば、ボンディング時に、剥がれを生じにくくなる。特に、パッド電極層をワイヤボンディングの線材と同じ材料で構成すれば線材との親和性が高くなり好ましい。

なお、この第1実施形態の如く、p型電極6のパッド電極層を、仕事関数の大きいAuで作製してAuパッド電極層6cとした場合には、図4に示す変形例の構造としてもよい。

すなわち、図4の変形例では、図1のAuパッド電極層6cに替えて、Auパッド電極層16cを備え、図1のNi透光性電極層6aに替えて、Ni透光性電極層16aを備えた。このNi透光性電極層16aは、p型GaNコンタクト層5の中央の領域上に形成されており、p型GaNコンタクト層5の上面の全面に広がっていない。そして、上記Auパッド電極層16cは、Ag中間層6b上に形成された部分16c−1と、Ag中間層6bとNi透光性電極層16aの側面を覆うと共にp型GaNコンタクト層5の上面に接する部分16c−2を有する。このAuパッド電極層16cによれば、p型GaNコンタクト層5の上面に接する部分16c−2によって、オーミック接触が得られ易いので好ましい。また、この第1実施形態では、n型GaN基板1の裏面に形成されたn型オーミック電極7をAlで作製したので、パッド電極層となるオーミック電極として好ましい。

これに対し、p型電極6,16が有するパッド電極層をAlパッド電極層とした場合や、n型電極を、n型Al電極7に替えて、Auパッド電極層とした場合は、光取り出し効率を向上させるという本発明の効果を得ることは可能なものの、電極の接触抵抗が若干増大する。

また、p型電極6,16が有するAuパッド電極層6c,16cおよびn型Al電極7に替えて、AuおよびAlを積層あるいは合金化して作製したパッド電極を採用した場合には、接触抵抗の増大に加えて電極の機械強度が著しく低下するので好ましくない。

また、上記Auパッド電極層6cの厚さは、50nm以上であれば十分な密着性を有し、ワイヤボンディングによって剥れを生じることはない。しかし、Auパッド電極層6cが厚すぎると高コストになるばかりでなく、パターン加工などを行う際の歩留りが低下するので、Auパッド電極層6cの厚さは1μm以下であることが好ましい。

なお、この第1実施形態のInGaN発光ダイオード素子10では、MBE法によって結晶成長を行ったが、固体あるいは気体原料を用いた分子線エピタキシー(MBE)法、レーザ分子線エピタキシー(レーザMBE)法、有機金属気相成長(MOCVD)法などの結晶成長手法によっても作製することができる。

また、この第1実施形態の電極形成は電子ビーム蒸着法によって行ったが、スパッタリング法やレーザアブーション法およびこれらの薄膜形成法を混合して用いてもよい。

また、この第1実施形態のInGaN発光ダイオード素子10では、基板としてn型GaN基板1を用いたが、サファイア基板や、ZnO、スピネル(尖晶石(spinel))、Siなどを用いても、本発明の電極としての上記p型電極6,16は、光取り出し効率を向上できるという効果を奏する。また、研磨やエッチングなどの公知の手法でもって、n型GaN基板1の裏面に凹凸を形成した場合には、p型電極6,16が備える中間層6bで反射されて、n型GaN基板1に入射した発光を乱反射させて、さらに光取り出し効率が向上するので好ましい。

(第2の実施形態)
次に、図5に、この発明の発光ダイオード素子の第2実施形態を示す。この第2実施形態は、酸化亜鉛系半導体を備えたCdZnO発光ダイオード素子30であり、このCdZnO発光ダイオード素子30が有するp型電極26が、本発明の電極の実施形態をなす。図5は、この第2実施形態のCdZnO発光ダイオード素子30の構造断面図である。

この第2実施形態のCdZnO発光ダイオード素子30は、Zn面(0001)を主面とするn型ZnO基板21上に、n型MgZnOクラッド層22、ノンドープCdZnO量子井戸発光層23、p型MgZnOクラッド層24、p型ZnOコンタクト層25およびp型電極26が順に積層されている。

また、上記p型電極26は、p型ZnOコンタクト層25上の主表面全面に形成された厚さ15nmのNi透光性オーミック電極層26aと、このNi透光性オーミック電極層26a上の中央部に形成された厚さ50nmのAg下中間層26b、厚さ30nmのPt上中間層26cおよび厚さ500nmのAuパッド電極層26dを有している。

上記Ag下中間層26bとPt上中間層26cとが、中間層26cbをなす。また、上記Ag下中間層26bの裏面は、p型ZnOコンタクト層25に密着しており、Pt上中間層26cの上面は、Auパッド電極層26dの裏面に密着している。また、Ni透光性オーミック電極層26aはNiで作製され、Ag下中間層26bはAgで作製され、Pt上中間層26cはPtで作製されている。また、Auパッド電極層26dはAuで作製されている。

また、n型ZnO基板21の裏面には、n型オーミック電極27として厚さ100nmのTiが積層されている。

この第2実施形態のCdZnO発光ダイオード素子30では、結晶成長をレーザMBE法で行い、p型電極26およびn型オーミック電極27をスパッタリングによって形成した。

こうして形成した積層体をチップ状に分離して、この第2実施形態のCdZnO発光ダイオード素子30とした。そして、このCdZnO発光ダイオード素子30のn型オーミック電極27をAgペーストでリードフレーム(図示せず)の一方の部分に取り付け、Auパッド電極層26dを50μm径のAu線で上記リードフレームの他方の部分にボンディングした後、樹脂でモールドした。

このCdZnO発光ダイオード素子30に電流を流したところ、3.1Vの駆動電圧で20mAの電流が流れ、発光ピーク波長420nmの青色発光が得られた。

一方、この第2実施形態に対する比較例1としての発光ダイオード素子を、Ag下中間層26bおよびPt上中間層26cを形成しない他は、この第2実施形態の作製と同様にして作製した。この比較例1をリードフレームに実装して発光させたところ、20mAの動作電流における発光強度は、上記第2実施形態よりも40%低く、ボンディング歩留まりは20%低下した。

また、上記第2実施形態に対する比較例2としての発光ダイオード素子を、Ag下中間層26bを形成しない他は、上記第2実施形態の作製と同様にして作製した。この比較例2をリードフレームに実装して発光させたところ、20mAの動作電流における発光強度は、上記第2実施形態よりも10%だけ低かったが、上記比較例1よりも高かった。また、この比較例2のボンディング歩留まりは、上記第2実施形態と同じであった。

さらに、第2実施形態に対する比較例3としての発光ダイオード素子を、Pt上中間層26cを形成しない他は上記第2実施形態と同様にして作製した。この比較例3を、リードフレームに実装して発光させたところ、20mAの動作電流における発光強度は第2実施形態とほぼ同じであった。しかし、この比較例3は、第2実施形態に比べて、ボンディング歩留まりが10%だけ低下した。

また、上記第2実施形態、比較例1、比較例2および比較例3の発光ダイオード素子に対して、それぞれ、500℃で3分間のアニール処理を行ったところ、第2実施形態および比較例2の発光ダイオード素子は、20mAの動作電流における駆動電圧が0.1V低減したが、比較例1および3の発光ダイオード素子では、Auパッド電極層26dからAuがp型ZnOコンタクト層25内に異常拡散し、駆動電圧が0.3V上昇した。
