【発明の属する技術分野】
本発明は、半導体などの能動部品や抵抗、コンデンサなどの受動部品を内蔵した部品内蔵モジュールの製造方法及び製造装置に関するものである。

【従来の技術】
近年、電子機器の高性能化、小型化の要求に伴い、半導体の高密度、高機能化が一層要求されている。それらを実装するため回路基板もまた小型高密度なものが望まれている。これらの要求に対し、高密度実装を実現する手段として、LSI間や部品間の電気配線を最短距離で接続できる基板の層間の電気接続方式であるインナービアホール接続法が、回路の高密度配線化が図れることから各方面で開発が進められている。

しかしながら、これらの方法によっても2次元的に部品を高密度に実装することは限界に近づきつつある。また、高速化、高密度化に伴いノイズの影響も避けて通れなくなりつつある。従って、回路基板は高密度、高機能、対ノイズに加え、部品を内蔵した3次元実装形態のモジュールの出現が期待されている。

このような要求に対し、低温で半導体などの能動部品やコンデンサ、抵抗などの受動部品を内蔵させた回路基板の提案(例えば、特許文献1参照。)がなされている。具体的には、インナービア構成で半導体やコンデンサなどを内蔵したモジュールとその製造方法が提案されている。無機質フィラーと熱硬化性樹脂を含む混合物からなるシート状物に導電性樹脂からなるインナービアと能動部品及び/又は受動部品を埋設したコア層と少なくともコア層の片面には複数の配線パターンとインナービアを有する電気絶縁層あるいはセラミック基板を配した部品内蔵モジュールが示されている。さらに、無機質フィラーと未硬化状態の熱硬化性樹脂を含む混合物からなるシート状物に導電性樹脂からなるインナービアを設け、さらに離型キャリアに形成した配線パターン上に実装された能動部品及び/又は受動部品を重ね合わせ加熱加圧することで埋没一体化させた後、離型キャリアを剥離し複数の配線パターンとインナービアを有する電気絶縁層あるいはセラミック基板とを一体化させることより成る部品内蔵モジュールの製造方法が提案されている。あるいは、離型キャリアの代わりに銅箔上に能動部品及び/又は受動部品を実装した物をシート状物に重ね合わせ、加熱加圧により埋没一体化後に銅箔をパターニングし複数の配線パターンとインナービアを有する電気絶縁層あるいはセラミック基板とを一体化させることより成る部品内蔵モジュールの製造方法が提案されている。

【発明が解決しようとする課題】
このように熱硬化性樹脂に無機質フィラーを含む混合物から成るシート状物を用いて半導体などの能動部品やチップ抵抗、チップコンデンサなどの受動部品を内部に埋没させて多層配線構造を作製する部品内蔵モジュールは、低温での硬化が可能なことから半導体も内蔵できる特徴を有している。

しかしながら、製造方法においては導電性樹脂からなるインナービアを設けた無機質フィラーと未硬化状態又は半硬化の熱硬化性樹脂を含む混合物からなるシート状物と離型キャリアに形成した配線パターン上に実装された能動部品及び/又は受動部品を重ね合わせ加熱加圧することで埋没一体化させる際、能動部品及び/又は受動部品の体積に応じてシート状物が押しのけられ溶融流動することで部品が埋没するが、その溶融流動により導電性樹脂からなるインナービアが押し流されて配線パターンの正規位置よりずれてしまい電気接続が不安定になる品質上の課題と、埋没一体化した後に剥離した離型キャリアは再利用することができない製造上の課題がある。

そこで、本発明は前記従来の課題を解決するため、熱硬化性樹脂と無機質フィラーを含む混合物から成るシート状物に離型キャリアを使用しない工法で半導体などの能動部品やチップ抵抗、チップコンデンサなどの受動部品を内部に埋没させ、且つ多層配線構造を作製することができ、電気接続性が安定して得られる部品内蔵モジュールの製造方法及び製造装置を提供することを目的とする。

【課題を解決するための手段】
前記目的を達成するため、本発明の部品内蔵モジュールの製造方法は、無機質フィラーと未硬化状態の熱硬化性樹脂を含む混合物からなるシート状物に貫通孔を形成し、前記貫通孔に導電性樹脂を充填し、インナービアと配線パターンを少なくとも2層以上形成した第1の回路基板の少なくとも片面に、前記貫通孔に導電性樹脂を充填したシート状物を位置合わせして重ね、前記熱硬化性樹脂が硬化しない温度域で加熱加圧することにより貼り合わされて成るコア層を作製し、インナービアと配線パターンを少なくとも2層以上形成した第2の回路基板の配線パターン上に能動部品及び/又は受動部品を実装し、前記第2の回路基板の配線パターンを有する部品実装面に前記コア層のシート状物とを位置合わせして重ね、加熱加圧することで前記第2の回路基板に実装済みの能動部品及び/又は受動部品を前記コア層のシート状物に埋没させ、さらに前記コア層のシート状物中の熱硬化性樹脂及び導電性樹脂を硬化させることで一体化することを特徴とする。

この方法により、離型キャリアを用いない工法で半導体などの能動部品、及び/又はチップ抵抗、チップコンデンサなどの受動部品を内部に埋没でき、且つ回路基板外層部にも部品を更に実装できるので、極めて高密度で小型のモジュールが実現できる。また、回路基板の材料を選択できるので熱伝導や誘電率、熱膨張などを制御できる。更に、外層部に既存の回路基板を用いているので、あらためて配線パターンをエッチングなどで形成する必要がなく、工業上有用な方法となる。

また、本発明の部品内蔵モジュールの製造方法は、前記2層以上の回路パターンを有する第1の回路基板の少なくとも片面において、予め前記回路パターンの上に膜状部品が形成されていることが好ましい。

また、本発明の部品内蔵モジュールの製造方法は、前記膜状部品が、薄膜又は無機質フィラーと熱硬化性樹脂の混合物からなる抵抗、コンデンサ及びインダクタからなる群がら選ばれた少なくとも1つであり、且つ前記膜状部品が、蒸着法、MO−CVD(metal organic chemical vapor deposition:有機金属化合物化学蒸着)法又は厚膜印刷法のいずれかの方法で形成されていることが好ましい。これによりさらに高密度で小型のモジュールが実現できる。

また、本発明の部品内蔵モジュールの製造方法は、前記無機質フィラーと未硬化状態の熱硬化性樹脂の混合物からなるシート状物に前記第2の回路基板に実装済みの電子部品(以下「受動部品及び/又は能動部品」ともいう。)の配置された位置に対応して概ね前記受動部品及び/又は能動部品の体積と一致する空隙が形成されていることが好ましい。これにより、受動部品及び/又は能動部品の埋設による未硬化状態の熱硬化性樹脂の余分な流動を抑制できるので、シート状物に設けた貫通孔に導電性樹脂を充填して形成したインナービアが重ね合わせた配線パターン上の正規位置よりずれないため電気接続品質が安定する。更に、受動部品及び/又は能動部品を未硬化状態の熱硬化性樹脂の混合物からなるシート状物に応力を与えることなく埋没できるため、受動部品及び/又は能動部品の破損による不良を無くすることができる。

また、本発明の部品内蔵モジュールの製造方法は、前記第1の回路基板の少なくとも片面に前記コア層のシート状物を位置合わせして重ね、前記熱硬化性樹脂が硬化しない温度域で加熱加圧することにより概ね全面で貼付けされていることが好ましい。これにより、第1の回路基板とシート状物は全面で貼付けられているため、受動部品及び/又は能動部品が実装された第2の回路基板の配線パターンを有する部品実装面にコア層のシート状物とを位置合わせして重ね合わせた時、第1の回路基板よりシート状物が浮きやずれを生じないため導電性樹脂を充填して形成したインナービアが位置ずれしないことで製造品質が安定する。

また、本発明の部品内蔵モジュールの製造方法は、前記第1の回路基板の少なくとも片面に前記貫通孔に導電性樹脂を充填したシート状物を位置合わせして重ね、前記熱硬化性樹脂が硬化しない温度域は30℃から120℃の範囲であることが好ましい。これにより、シート状物の熱硬化性樹脂は未硬化状態又は半硬化状態を保つので、受動部品及び/又は能動部品が実装された第2の回路基板の配線パターンを有する部品実装面にコア層のシート状物とを位置合わせして重ね合わせ、加熱加圧しての部品埋没が可能となる。

次に本発明の部品内蔵モジュールの製造装置は、無機質フィラーと未硬化状態の熱硬化性樹脂の混合物からなるシート状物を位置決めして保持し、積層位置に供給するシート供給部と、第1の回路基板を位置決めして保持し、原点位置から移動軸上を移動して積層位置と仮止め位置に移動する第1の回路基板供給部と、位置合わせ用マークを認識する手段を備え、供給されたシート状物を保持して位置合わせ調整し、第1の回路基板に重ね合わせを行なう積層部と、前記シート状物と前記第1の回路基板とを押し付けて仮止めする仮止め部からなることを特徴とする。

また、本発明の部品内蔵モジュールの製造装置は、前記積層部が少なくとも一対の顕微鏡を備え、前記シート状物を保持する多孔質の吸着部材Aを具備し前記吸着部材AをXYθ方向に調整するステージと、前記ステージを昇降させる昇降台で構成されていることが好ましい。これにより、シート状物に形成したインナービアと配線パターンおよびインナービア同士の積層合致が高精度かつ簡便に実現できる。前記において、X方向とは一対の顕微鏡の中心を結ぶ線に対して平行な方向であり、Y方向とは前記X線に対して直交する方向であり、θ方向とは前記X方向線の中点、又は一対の顕微鏡の中心を結ぶ線の中点を中心とする回転方向をいう。

また、本発明の部品内蔵モジュールの製造装置は、前記ステージが、位置合わせ用マークを認識する前記顕微鏡の位置に対応して貫通穴が形成されていることが好ましい。これにより、ステージに吸着保持されたシート状物に設けた位置合わせ用マークを、顕微鏡で認識することができる。

また、本発明の部品内蔵モジュールの製造装置は、前記第1の回路基板供給部が前記第1の回路基板を位置合わせする格納可能なピンを具備した多孔質の吸着部材Bからなる基板ステージと移動機構で構成されていることが好ましい。これにより、ピンが第1の回路基板の位置合わせ吸着後に格納されるので、シート状物を重ね合わせたときピンと吸着部材Aが干渉することがない。

また、本発明の部品内蔵モジュールの製造装置は、前記仮止め部が加圧板と加圧駆動部の間に緩衝材を介存して構成されることが好ましい。これにより、加圧板を押し付けてシート状物と第1の回路基板を仮止めする際、緩衝材が撓むことで自動的にレベリングでき、均一な面加圧が可能となる。

【発明の実施の形態】
本発明の部品内蔵モジュールの製造方法の具体的な態様を図面に基づき説明する。

(実施例1)
図1は、本発明に関する部品内蔵モジュールの構成を示す断面図である。図1において、100a、100bは第1の回路基板100に形成された配線パターンであり、100cは配線パターン100aと最外層の配線パターン100bを電気的に接続するインナービアである。更に、配線パターン100aを取り出して電極とする膜状部品が形成されており、101は抵抗体を示す膜状部品、102はコンデンサを示す膜状部品である。103は無機質フィラーと熱硬化性樹脂の複合されたコンポジット材料からなる電気絶縁層である。104は回路基板100と電気絶縁層103とで構成されるコア層である。105aは第2の回路基板105に形成された配線パターンであり、106はその配線パターン105a上に実装された能動部品である半導体のベアチップである。また、107は同様に配線パターン105a上に実装された受動部品であるチップ部品であり、更に、105bは第2の回路基板105の最外層の配線パターンであり、105cは配線パターン105aと最外層の配線パターン105bを電気的に接続するインナービアである。103aは電気絶縁層103に形成されたインナービアで第1の回路基板100の配線パターン100aと第2の回路基板105の配線パターン105aの間を電気的に接続する。

図1のように、半導体106やチップ部品107を内蔵し、且つ最外層の配線パターン100bの上には更に部品(図示しない)を実装し、配線パターン105bの上には半田ボール(図示しない)を形成した構成することなどが可能であるため、極めて高密度な実装モジュールとなる。

前記熱硬化性樹脂としては、例えばエポキシ樹脂、フェノール樹脂及びシアネート樹脂を挙げることができる。このとき前記熱硬化性樹脂の室温に於ける弾性率、ガラス転移温度を制御する方法として、それぞれの樹脂組成に対して室温で低弾性率もしくはガラス転移温度が低い樹脂を添加する方法が挙げられる。また、前記無機質フィラーとしては、Al2O3、MgO、BN、AIN、SiO2等を挙げることができる。

図2(a)において、100aは第1の回路基板100に形成された配線パターンであり100bは第1の回路基板100の最外層となる配線パターンであり、100cは配線パターン100aと最外層の配線パターン100bを電気的に接続するインナービアである。更に、100dは回路基板100の外装面に配線パターン100a、100bと同様に形成された位置合わせ用マークであり、100eは位置決め用の基準穴である。

次に、第1の回路基板100を制作する方法を簡略に説明する。まず、アラミド不織布にエポキシ樹脂を含浸させたプリプレグに炭酸ガスレーザにより穴径150μmの貫通穴を加工した後、印刷スキージにて導電性樹脂を充填し、インナービアを形成し、プリプレグの両面に厚み32μmの両面粗化銅箔を重ね加熱加圧によりプリプレグを硬化一体化し、両面の銅箔をフォトリソ法による化学エッチングにより配線パターンを形成しコア基板を制作した。次に、コア基板の両面にインナービアを形成したプリプレグを重ね、更にプリプレグの両面に厚み18μmの片粗化銅箔と厚み32μmの両面粗化銅箔をそれぞれの粗化面がプリプレグに接するよう重ね合わせた後、加熱加圧によりプリプレグを硬化一体化し、両面に配した銅箔を化学エッチングにより厚み18μmの片面粗化銅箔を配線パターン100b、厚み32μmの両面粗化銅箔を配線パターン100a、直径200μmの位置合わせ用マーク100dを形成して配線パターン4層の樹脂多層基板(図は、簡略化して示している)とした。その後、はめあい精度H7で穴径3mmの位置決め用基準穴100eを所定位置に精度良く設けたものである。

図2(b)において、101は抵抗体を示す膜状部品、102はコンデンサを示す膜状部品であり、配線パターン100aを取り出して電極とする膜状部品が第1の回路基板100上に形成されている。形成は膜状部品をそれぞれ印刷により形成した。例えば、膜状部品101は、熱硬化性樹脂にカーボン粉末を混合した抵抗体ペーストである。印刷は、既存のスクリーン印刷法により行なった。

図2(c)において、103は無機質フィラーと未硬化状態の熱硬化性樹脂の混合物をシート状に加工したものに直径200μmの貫通孔を形成し、更に導電性ペーストを充填したインナービア103aを所定位置に設けたシート状物である。更に、前記第1の回路基板100に設けた位置合わせ用マーク100dの位置に合致するように位置合わせ穴103bを、位置決め用基準穴100eの位置に合致するように逃げ穴103cをそれぞれ設けた。

次に、顕微鏡を用いて第1の回路基板100に設けた位置合わせ用マーク100dに対し、位置合わせ穴103bの位置が精度良く一致するように合わせた後、シート状物103を第1の回路基板100に重ね合わせ、内部に加熱源を有する平板熱プレスを用いて熱硬化性樹脂が硬化しない温度域で加熱加圧して回路基板100とシート状物103を面全体が貼り付くようにした。面全体が貼り合わされたことにより回路基板100に対してシート状物103は浮きや捲れを生じないため、配線パターン100aとインナービア103aは位置ずれすることなく安定する。シート状物103は、無機質フィラーと液状の熱硬化一性樹脂を混合してペースト状混練物を作製するか、無機質フィラーに溶剤で低粘度化した熱硬化性樹脂を混合して同様にペースト状混練物を作製する。次に、ペースト状混練物を一定厚みに成型し、熱処理することでシート状物103を得る。熱処理は、液状樹脂を用いたものでは粘着性があるため、若干硬化を進めて未硬化状態で可撓性を維持しながら粘着性を除去するために行う。また、溶剤により樹脂を溶解させた混練物では、前述の溶剤を除去し、同様に未硬化の状態で可撓性を保持しながら粘着性を除去する。熱処理条件は、温度が120℃で15分間保持である。これにより前記混合物は、粘着性のないシート状物となる。前記熱硬化性エポキシ樹脂は、硬化開始温度が130℃であるため、前記熱処理条件下では未硬化状態又は半硬化状態(未硬化状態又は半硬化状態を「Bステージ」ともいう。)であり、以降の工程で加熱により再度溶融させることができる。

このことから、回路基板100とシート状物103の貼り合わせ温度は30℃から120℃の範囲より選択できる。本実施例においては、加熱温度40℃、加圧力0.17Mpaを30秒間保持することにより貼り合わせした。

貫通孔は、レーザー加工法や金型による加工、又はパンチング加工で行なうことができる。特に、レーザー加工法では、炭酸ガスレーザーが加工速度の点で有効である。金型による加工、又はパンチング加工では、穴品質の点で有効である。本実施例においては、パンチング加工により行なった。

導電性ペーストは、金や銀、銅の粉末を導電材料とし、これにシート状物103と同様の熱硬化性樹脂を混練したものが使用できる。特に、銅は導電性が良好で、マイグレーションも少ないため有効である。また、熱硬化性樹脂も液状のエポキシ樹脂が耐熱性の面で安定である。本実施例においては、平均粒径2μmの球形状の銅粒子85質量%と、樹脂組成としてビスフェノールA型エポキシ樹脂3質量%とグルシジルエステル系エポキシ樹脂9質量%と、硬化剤としてアミンアダクト硬化剤3質量%とを三本ロールにて混練したものを用いた。

図3(a)において、203はシート状物103と同様にして作製されたもので無機質フィラーと未硬化状態の熱硬化性樹脂の混合物をシート状に加工したものに直径200μmの貫通孔を形成し、更に導電性ペーストを充填したインナービア203aをシート状加工物103のインナービア103aと合致する位置に設けたシート状物で、第1の回路基板100に設けた位置合わせ用マーク100dの位置に合致するように位置合わせ穴203bを、位置決め用基準穴100eの位置に合致するように逃げ穴203cをそれぞれ設け、加えて図1に示す半導体ベアチップ106の高さに合わせた厚みとするとともに、半導体ベアチップ106及びチップ部品107の水平断面形状に合わせた空隙203dを部品実装位置と合致するよう設けている。これにより、空隙203dの体積は、半導体ベアチップ106及びチップ部品107の体積とそれぞれ概ね一致している。

次に、顕微鏡を用いて第1の回路基板100に設けた位置合わせ用マーク100dに対し、位置合わせ穴203bの位置が精度良く一致するように合わせた後、シート状物203をシート状物103上に重ね合わせ、内部に加熱源を有する平板熱プレスを用いて熱硬化性樹脂が硬化しない温度域で加熱加圧して、互いの重ね合わせた面全体が貼り付くようにした。面全体が貼り合わされたことによりシート状物103に対してシート状物203は浮きや捲れを生じないため、それぞれのインナービア103a、インナービア203aは位置ずれすることなく安定する。

このようにして、第1の回路基板100にシート状物103を、更にシート状物203を貼り合わせて作製したコア層104は、抵抗体101、コンデンサ102の膜状部品を内蔵するとともに、配線パターン100aに対しそれぞれのインナービア103a、203aが精度良く合致したもので、互いの重ね合わせ面は面全体で貼り合わされており、位置ずれを生じない構造体である。更に、シート状物の熱硬化性樹脂が硬化しない温度域で加熱加圧して作製してあるため、未硬化状態(Bステージ)であり、以降の工程で加熱により再度溶融させることができる。

図3(b)において、105は第1の回路基板100と同様にして作製された樹脂多層の第2の回路基板であり、第1の回路基板100に設けた位置決め用基準穴100eの位置に合致するように位置決め用基準穴105dを設け、配線パターン105a上に能動部品である半導体ベアチップ106やチップ部品107が実装され、配線パターン105aと105bの層間接続用のインナービア105cを設けている。半導体ベアチップ106は、導電性接着剤を介して配線パターン105aと電気的に接続されている。半導体ベアチップ106の実装用導電性接着剤の代わりに半田によるバンプ、又は金ワイヤボンディング法で作製したバンプを半導体側にあらかじめ形成し、熱処理による半田の溶解を利用して半導体ベアチップ106を実装することも可能である。

次に、204は別途用意したプレス治具であり、第1の回路基板100に設けた位置決め用基準穴100eと合致する位置に基準ピン204aが垂直に立てられている。半導体ベアチップ106、チップ部品107を実装した第2の回路基板105と、上記した方法で作製したコア層104を反転させ順に基準ピン204aに位置決め用基準穴105d、位置決め用基準穴100eを挿入し位置合わせして、図3(b)のように重ね合わせる。この時、第2の回路基板105に実装された半導体ベアチップ106、チップ部品107は製造上避けられない実装位置誤差を生じており、空隙203dはスムーズに勘合されないことが多々ある。

一般的に、第1の回路基板100のようなリジットな平板と貼り合わせされたコア層構造を持たないシート状物を単独で重ね合わせた場合、シート状物は未硬化状態の軟化形態であることから容易に伸延して空隙部が、実装誤差を有する半導体ベアチップやチップ部品に案内されて挿入されてしまう。このことは、例えシート状物に位置決め用基準穴を設けていてもインナービアの位置がずれてしまうこととなる。しかしながら、既に説明したようにシート状物203はリジットな第1の回路基板100にシート状物103とともに面全体で貼り合わせたコア層104の構造体であることから、容易に伸延して、空隙部が実装誤差を有する半導体ベアチップやチップ部品に案内されて挿入されることがない。言い換えれば、インナービアが位置ずれを生じない。

次に、位置合わせして重ねたものを熱プレスにより、加熱加圧して半導体ベアチップ106及びチップ部品107をコア層104のシート状物203に設けた空隙203dに埋設、一体化する工程を説明する。部品の埋設は、前記シート状物203の中の熱硬化性樹脂が硬化する前の軟化が進んだ状態で加圧することで行なう。この時、シート状物203には半導体ベアチップ106及びチップ部品107の体積に応じた空隙203dを設けているため、埋設による熱硬化性樹脂の余分な流動を抑制できるので、シート状物103,203に設けたインナービア103a、203aが配線パターンやインナービアの正規位置よりずれることはない。更に、埋没時に半導体ベアチップ106及びチップ部品107に圧縮応力が作用しないため、実装部品の破損や接続外れなどの実装部分への悪影響がない。熱プレスを用いてプレス温度120℃、圧力0.98MPaで5分間加熱加圧する。これにより、前記シート状物103,203の中の熱硬化性樹脂が加熱により溶融軟化するため、半導体ベアチップ106及びチップ部品107がシート状物中に埋没する。更に、加熱温度を上昇させて175℃で60分間保持し、前記シート状物103,203の熱硬化性樹脂及び導電性樹脂の熱硬化性樹脂を完全に硬化させる。これにより、コア層104と半導体ベアチップ106、チップ部品107、及び第2の回路基板105が機械的に強固に一体化する。また、同様にインナービア103a,203aの熱硬化性樹脂の硬化により配線パターン100a、105aの間の電気的接続が行なわれる。

以上説明したとおり、実施例1及び実施例2で説明した部品内蔵モジュールの製造方法は、リジットな回路基板の片面もしくは両面に熱硬化性樹脂と無機質フィラーを含む混合物から成るシート状物を面全体で貼り合わせたコア層を作製し、半導体などの能動部品やチップ抵抗、チップコンデンサなどの受動部品を実装した回路基板で挟み込み、加熱加圧することでシート状物内に部品を埋没させ一体化することを特徴としている。本発明の製造方法によれば、実施例1及び実施例2で説明した構成の部品内蔵モジュール以外にも幅広く適応できる。例えば、図7に示す構成は、第2の回路基板501の両面には半導体などの能動部品501やチップ抵抗、チップコンデンサなどの受動部品503を両面実装されており、第1の回路基板504とシート状物505が全面で貼り合わされた一対のコア層506で挟み込まれ一体化しており、本発明の部品内蔵モジュールの製造方法が適用できる。

インナービアと配線パターンを少なくとも2層以上形成した第1の回路基板の少なくとも片面に、前記貫通孔に導電性樹脂を充填したシート状物を位置合わせして重ね、
前記熱硬化性樹脂が硬化しない温度域で加熱加圧することにより貼り合わされて成るコア層を作製し、
インナービアと配線パターンを少なくとも2層以上形成した第2の回路基板の配線パターン上に能動部品及び/又は受動部品を実装し、
前記第2の回路基板の配線パターンを有する部品実装面に前記コア層のシート状物とを位置合わせして重ね、加熱加圧することで前記第2の回路基板に実装済みの能動部品及び/又は受動部品を前記コア層のシート状物に埋没させ、
