【発明の属する技術分野】
この発明は、大電圧・大電流を制御する半導体装置に用いられる放熱体及びパワーモジュール並びに放熱体の製造方法及びパワーモジュールの製造方法に関するものである。

【従来の技術】
従来のこの種のパワーモジュールにあっては、絶縁基板を有する絶縁回路基板(以下、「基板」という)と放熱体とが積層接合され、絶縁回路基板表面に半導体チップが接合された構成のものが一般的である。
従来から、このパワーモジュールを形成するに際しては、半導体チップの接合に対する高信頼性を確保するため360℃以上の高温で接合されるので、絶縁回路基板と放熱体との接合部の熱劣化を防止するため、まず、基板表面に半導体チップをはんだ接合した後に、この基板を250℃で放熱体にはんだ接合する方法が採用されている。

ところが、このパワーモジュールの製造方法においては、基板表面に半導体チップを接合した後に、これをさらに加熱し、基板と放熱体とを接合するため、形成されたパワーモジュールにおいて、半導体チップを接合するはんだ層の組織が粗大化する場合があった。このため、このパワーモジュールを実際に使用するに際して、半導体チップの発熱等に起因してこのはんだ層に付加される温度サイクルによって、当該はんだ層に亀裂が発生する場合等があり、この種のパワーモジュールの高い接合信頼性を確保することができないという問題があった。

この半導体チップと基板との接合部の組織の粗大化発生を抑制するための手段として、前記従来の製造方法とは逆に、まず、基板と放熱体とを接合しておき、その後、基板表面に半導体チップを接合する方法が考えられる。しかしながら、この場合、基板と放熱体との接合温度を基板と半導体チップとの接合温度より高くし、半導体チップを基板に接合する際に、基板と放熱体との接合部が破損等することがないようにする必要がある。

しかしながら、一般に、パワーモジュールにおいては、基板と放熱体とは熱膨張係数が大きく異なるので、この熱膨張係数差に起因して、基板と放熱体との接合温度を従来より高くすると、基板及び放熱体に反りや割れが発生する場合がある。従って、このような製造方法では、パワーモジュールの高い接合信頼性を確保できないという前記問題を解決することはできない。

ところで、従来から、前記接合部を金属間化合物化すると、それ自体の強度が高められることについては知られている(例えば特許文献1参照)。
しかしながら、この従来の前記接合部の金属間化合物化を適用して基板と放熱体とを接合したパワーモジュールを温度サイクル下に置くと、前述の従来の製造方法により形成したパワーモジュールにおいて発生していた前記接合部の破損が、この金属間化合物化された前記接合部においても同様に発生するという問題があった。すなわち、従来の前記接合部の金属間化合物化をパワーモジュールに適用しても、使用温度サイクルに対して、前記接合部の高い接合信頼性を確保できないという問題があった。

【発明が解決しようとする課題】
本発明は、このような事情を考慮してなされたもので、使用に際して温度サイクル下に置かれた場合においても、高い接合信頼性を維持できる放熱体及びパワーモジュール並びに放熱体の製造方法及びパワーモジュールの製造方法を提供することを目的とする。

【課題を解決するための手段】
前記目的を達成するために、この発明は以下の手段を提案している。
請求項1に係る発明は、被放熱体からの熱を放熱する放熱体であって、放熱体本体部と、該放熱体本体部の熱膨張係数より低い材質からなる低熱膨張材とを備え、前記放熱体本体部は、純Al,Al合金,純Cu,またはCu合金により形成され、前記放熱体本体部と前記低熱膨張材とは、Sn及びNiを含有する金属間化合物層を介して接合されていることを特徴とする。

この発明に係る放熱体によれば、放熱体本体部と低熱膨張材とがSn及びNiを含有する金属間化合物層を介して接合されているので、この接合部自体の強度の高強度化を図ることができるとともに、放熱体が温度サイクル下で使用される場合においても、放熱体本体部と低熱膨張材との接合部が熱により劣化することが最小限に抑制される。従って、放熱体において、放熱体本体部と低熱膨張材との高い接合信頼性が実現されることになる。
さらに、放熱体本体部は前記材料で形成されているので、放熱体本体部の変形抵抗を小さくすることができる。従って、金属間化合物層と放熱体本体部との熱膨張係数が異なっていた場合において、この放熱体が温度サイクル下で使用された場合、以下の作用を奏することになる。すなわち、放熱体本体部表面のうち金属間化合物層との当接面では、熱による膨張,収縮変形が高強度の金属間化合物層により拘束されるが、この当接面以外では、金属間化合物層により略拘束されず膨張,収縮変形することになる。これにより、この放熱体が温度サイクル下おかれた状態でも、金属間化合物層と,放熱体本体部との接合界面に作用する負荷が最小限に抑制され、放熱体の放熱体本体部と低熱膨張材との接合に対する高信頼性が確実に実現される。

請求項2に係る発明は、請求項1記載の放熱体において、前記低熱膨張材には、これを貫通する孔が穿設されていることを特徴とする。

この発明に係る放熱体によれば、低熱膨張材に孔が穿設されているので、この孔に、純Al等の高熱伝導材である放熱体本体部と同一材質からなる孔埋め材を配設する構成を実現することができる。従って、放熱体が、低熱膨張材と放熱体本体部とが積層した構成であっても、放熱体本体部は放熱体の積層方向に連通することになる。これにより、被放熱体からの熱が、低熱膨張材の孔を介して放熱体の積層方向に確実に伝導し、この熱が外部に良好に放熱されることになる。従って、放熱体の熱膨張係数の低下と,熱伝導率の低下抑制との双方が確実に実現されることになり、この放熱体が、この放熱体全体の熱膨張係数より低い熱膨張係数の被放熱体に接合された構成において、この構成が温度サイクル下で使用された場合でも、被放熱体及び放熱体に反りが発生することが確実に抑制される。これにより、低熱膨張材と放熱体本体部との接合部に作用する負荷の低減化を図ることができるので、この接合部の高い接合信頼性がより確実に実現されることになる。

請求項3に係る発明は、請求項2記載の放熱体において、前記孔は、前記低熱膨張材において、前記被放熱体と対応する領域に設けられた断面積より、該対応領域の周辺領域に設けられた断面積を大きくさせていることを特徴とする。

この発明に係る放熱体によれば、低熱膨張材において、被放熱体との対応領域に穿設された孔の断面積が、その対応領域の周辺領域に設けられた孔の断面積より小さくなっているので、放熱体の前記対応領域における曲げ剛性の低下が最小限に抑制され、被放熱体からの熱の影響で前記対応領域に反りが発生することが確実に抑制される。一方、前記周辺領域に穿設された孔の断面積が、前記対応領域に穿設された孔の断面積より大きくなっているので、被放熱体からの熱が放熱体の積層方向に良好に伝導されることになる。
以上により、この放熱体が、この放熱体全体の熱膨張係数と異なる熱膨張係数の被放熱体に接合された構成において、この構成が温度サイクル下で使用された場合でも、被放熱体及び放熱体に反りが発生することが確実に抑制される。従って、低熱膨張材と放熱体本体部との接合部に作用する負荷の低減化を図ることができるので、この接合部の高い接合信頼性がより確実に実現されることになる。

請求項4に係る発明は、請求項2または3に記載の放熱体において、前記孔は、前記放熱体本体部と同一材質の部材により孔埋めされていることを特徴とする。

この発明に係る放熱体によれば、低熱膨張材に設けられた貫通孔に、いわゆる高熱伝導材である放熱体本体部と同一材質の部材により孔埋めされているので、低熱膨張材と放熱体本体部とが積層した構成においても、放熱体本体部は放熱体の積層方向に連通することになる。これにより、被放熱体からの熱が、低熱膨張材の孔を介して放熱体の積層方向に確実に伝導し、この熱が外部に良好に放熱されることになる。従って、放熱体の熱膨張係数の低下と,熱伝導率の低下抑制との双方が確実に実現されることになる。
以上により、この放熱体が、この放熱体全体の熱膨張係数より低い熱膨張係数の被放熱体に接合された構成において、この構成が温度サイクル下で使用された場合でも、被放熱体及び放熱体に反りが発生することが確実に抑制される。従って、低熱膨張材と放熱体本体部との接合部に作用する負荷の低減化を図ることができるので、この接合部の高い接合信頼性がより確実に実現されることになる。なお、前記孔埋めをするに際しては、孔に放熱体の本体部と同一材質でかつ低熱膨張材の厚さと略同一厚さの平板を嵌合する,又は粉末材料を低熱膨張材の厚さ分だけ充密する等の方法がある。

請求項5に係る発明は、絶縁基板を有する絶縁回路基板と,該絶縁回路基板の一方の面に設けられた放熱体と,前記絶縁回路基板の他方の面に設けられた半導体チップとを備えたパワーモジュールであって、前記絶縁回路基板は、前記絶縁基板の一方の面に設けられた金属層を備え、前記放熱体は、少なくとも前記絶縁回路基板との当接面を構成する放熱体本体部を備え、前記放熱体本体部及び前記金属層は、純Al,Al合金,純Cu,またはCu合金により形成され、前記放熱体は、前記絶縁回路基板の一方の面にSn及びNiを含有する金属間化合物層を介して接合されていることを特徴とする。

この発明に係るパワーモジュールによれば、絶縁回路基板と放熱体とがSn及びNiを含有する金属間化合物層を介して接合されているので、この接合部自体の強度の高強度化を図ることができるとともに、パワーモジュールが温度サイクル下で使用される場合においても、絶縁回路基板と放熱体との接合部が熱により劣化することが最小限に抑制される。従って、パワーモジュールにおいて、絶縁回路基板と放熱体との高い接合信頼性が実現されることになる。
さらに、放熱体本体部及び前記金属層は、前記材料により形成されているので、これらの変形抵抗を小さくすることができる。従って、金属間化合物層と、放熱体及び金属層との熱膨張係数が異なっていた場合において、このパワーモジュールが温度サイクル下で使用された場合、以下の作用を奏することになる。すなわち、放熱体及び金属層の表面のうち金属間化合物層との当接面では、熱による膨張,収縮変形が高強度の金属間化合物層により拘束されるが、この当接面以外では、金属間化合物層により略拘束されず膨張,収縮変形することになる。これにより、このパワーモジュールが温度サイクル下おかれた状態でも、金属間化合物層と,放熱体及び金属層との接合界面に作用する負荷が抑制され、パワーモジュールの放熱体と絶縁回路基板との接合に対する高信頼性が確実に実現される。

請求項6に係る発明は、請求項5記載のパワーモジュールにおいて、前記放熱体が、請求項1から4のいずれかに記載の放熱体であることを特徴とする。

請求項7係る発明は、被放熱体の熱を放熱する放熱体の製造方法であって、放熱体本体部と、該放熱体本体部の熱膨張係数より低い材質からなる低熱膨張材とを備え、前記放熱体本体部及び前記低熱膨張材の外表面うち少なくとも前記低熱膨張材の接合面表面にNiめっき層を形成するNiめっき層形成工程と、少なくとも前記Niめっき層表面にSn系のはんだ層またはめっき層を形成するSn系材料層形成工程と、前記放熱体本体部及び前記低熱膨張材の各接合面を前記Sn系材料層を介して当接させた状態で、これらを0.05MPa以上,かつ230℃以上,かつ1時間以上で加圧加熱し、前記Sn系材料層をSn及びNiを含有する金属間化合物層とし、前記放熱体本体部と前記低熱膨張材とを接合する加圧加熱工程とを有することを特徴とする。

請求項9に係る発明は、絶縁基板を有する絶縁回路基板と,該絶縁回路基板の一方の面に設けられた放熱体と,前記絶縁回路基板の他方の面に設けられた半導体チップとを備えたパワーモジュールの製造方法であって、前記絶縁回路基板及び前記放熱体の両者または一方の外表面のうち少なくとも接合面にNiめっき層を形成するNiめっき層形成工程と、少なくとも前記Niめっき層表面にSn系のはんだ層またはめっき層を形成するSn系材料層形成工程と、前記絶縁回路基板及び前記放熱体の前記各接合面を前記Sn系材料層を介して当接させた状態で、これらを0.05MPa以上,かつ230℃以上,かつ1時間以上で加圧加熱し、前記Sn系材料層をSn及びNiを含有する金属間化合物層とし、前記絶縁回路基板と前記放熱体とを接合する加圧加熱工程と、前記絶縁回路基板表面に半導体チップを接合する半導体チップ接合工程とを有することを特徴とする。

この発明に係るパワーモジュールの製造方法によれば、前記Sn系材料層を形成する際に、予め、前記接合面にNiめっき層を形成しておくので、Sn系材料の良好な濡れ性が実現され、前記加圧加熱工程おける絶縁回路基板と放熱体との接合不良発生が抑制される。また、前記加圧加熱工程においては、前記圧力,温度,及び時間で行うので、Sn系材料層は確実にSn及びNiを含有する金属間化合物層になる。
また、前記半導体チップ接合工程を経るに際し、予め、絶縁回路基板と放熱体とを金属間化合物層を介して接合しておくので、絶縁回路基板と放熱体との接合部が、前記半導体チップ接合工程における熱により劣化することが抑制される。従って、絶縁回路基板と放熱体との接合部が熱劣化していないパワーモジュールを形成することができるので、このパワーモジュールを温度サイクル下で使用した場合においても、前記接合部が容易に劣化することが回避される。

請求項10に係る発明は、請求項7から9のいずれかに記載の放熱体の製造方法またはパワーモジュールの製造方法において、前記Niめっき層は、P濃度が12.0重量%以上であることを特徴とする。

【発明の実施の形態】
以下、図面を参照し、この発明の実施の形態について説明する。
図1はこの発明の第一実施形態に係る放熱体及びこの放熱体を有するパワーモジュールを示す全体図である。
本第一実施形態のパワーモジュール10は、図1に示すように、絶縁回路基板18と、この回路基板18側からの熱を放熱する放熱体17と、放熱体17に伝導した熱を外部へ放出する冷却シンク部31と、絶縁回路基板18上面に設けられた半導体チップ13とを備えている。

絶縁回路基板18は、例えばAlN,Al2O3,Si3N4等により所望の大きさに形成された絶縁基板14と、この絶縁基板14の上面に設けられた回路層15と、絶縁基板14の下面に設けられた金属層16とを備えている。
回路層15及び金属層16はそれぞれ、図示しないろう材またははんだを介して絶縁基板14に積層接合され,例えば純Al,Al合金,純Cu,またはCu合金により形成され、特に、金属層16については、純度99.98%以上の純Al、または純度99.98%以上の純Cuで形成されるのが好ましい。この構成において、回路層15上面にはんだ層20を介して半導体チップ13が接合されている。

放熱体17は、放熱体本体部21と低熱膨張材22とを備え、低熱膨張材22は放熱体本体部21同士の間に金属間化合物層19を介して積層接合された構成となっている。すなわち、放熱体17は二枚の放熱体本体部21と一枚の低熱膨張材22との三層構造であって、絶縁回路基板18側と冷却シンク部31側とにそれぞれ放熱体本体部21が配設された構成となっている。この構成において、絶縁回路基板18側の放熱体本体部21上面と、絶縁回路基板18の金属層16下面とが、金属間化合物層19を介して接合されている。
ここで、放熱体本体部21は、純Al若しくはAl合金,好ましくは純度99.5%以上の純Al、又は純Cu若しくはCu合金,好ましくは純度99.9%以上の純Cuのような熱伝導性の良好な材質,いわゆる高熱伝導材によって形成されている。高熱伝導材としては、熱伝導率が例えば、100W/m・K以上,好ましくは150W/m・K以上のものである。

一方、低熱膨張材22は平板とされ、放熱体本体部21の熱膨張係数より低い熱膨張係数の材質からなっており、放熱体本体部21に積層接合することで、放熱体17全体の熱膨張係数と絶縁回路基板18側の熱膨張係数との差が可及的に近づくようになっている。この低熱膨張材22は、Fe―Ni系合金,例えばインバー合金からなり、熱膨張係数がおよそ2.0×10−6/℃以下である。
ここで、インバー合金とは、室温付近でほとんど熱膨張が生じない合金であって、Feが64.6mol%で、Niが35.4mol%の組成率となっている。但し、Fe中には、それ以外の不可避不純物が含まれたものもインバー合金と呼ばれている。

低熱膨張材22の厚さAは、放熱体本体部21の厚さBの0.3倍以上1.3倍以下で形成されている。これは、放熱体本体部21に低熱膨張材21を積層接合すると、それだけ放熱体17自体の熱伝導率が低下するため、この熱伝導率の低下を極力抑えるためであるとともに、この熱伝導率の低下を抑えるために、徒に低熱膨張材22の厚さAを薄くすると、放熱体17自体の熱膨張係数に寄与する低熱膨張材22の影響が小さくなり、放熱体17自体の熱膨張係数が放熱体本体部21の熱膨張係数と略同一となることを回避するためである。
すなわち、低熱膨張材22の厚さAを放熱体本体部21の厚さBの0.3倍以上1.3倍以下とすることにより、放熱体17自体の熱膨張係数の低下,すなわち放熱体17の反り発生抑制と、放熱体17自体の熱伝導率の低下抑制との双方を図る構成となっている。

従って、低熱膨張材22の厚さA,及び放熱体本体部21の厚さBは、放熱体本体部21の材質に応じて、前記設定範囲内で適宜選択される。例えば、放熱体本体部21を純Al若しくはAl合金により形成した場合、前記厚さAは、前記厚さBの0.3倍以上1.3倍以下で形成され、一方、放熱体本体部21を純Cu若しくはCu合金により形成した場合、前記厚さAは、前記厚さBの0.3倍以上0.8倍以下で形成される。前者の場合、例えば、放熱体本体部21の厚さBが0.5mm以上2.0mm以下の場合、低熱膨張材22の厚さAは0.15mm以上1.5mm以下で形成され、後者の場合、放熱体本体部21の厚さBが0.3mm以上1.5mm以下の場合、低熱膨張材22の厚さAは0.09mm以上1.2mm以下で形成される。

このように放熱体本体部21の材質に応じて、前記厚さAを前記厚さBに対して適宜設定することにより、放熱体17自体の剛性及び熱膨張係数を、半導体チップ13の発熱量,及び絶縁基板14の大きさ,熱膨張係数等に適合させることができ、放熱体17に反りが発生することを確実に抑制できる構成となっている。

この構成において、放熱体17が冷却シンク部31に取り付けられて使用されると、この冷却シンク部31内の冷却液(或いは冷却空気)32により、半導体チップ13から放熱体17に伝導される熱が外部に放熱されるようになっている。この放熱体17は、冷却シンク部31に取付ねじ33によって密着した状態で取り付けられている。

次に、以上のように構成されたパワーモジュール10を形成する製造方法について説明する。
まず、絶縁基板14の上面に回路層15を,下面に金属層16をそれぞれ、はんだ付け,またはろう付けにより積層接合し、絶縁回路基板18を形成する。

また、放熱体17においては、放熱体本体部21及び低熱膨張材22の各表面に厚さ4.0μm以上,好ましくは4.0μm以上20μm以下のNiめっき層を形成し、その後、このNiめっき層表面のうち、放熱体本体部21及び低熱膨張材22の互いに接合し合う面(以下、「接合面」という)に、Sn―3.5AgからなるSn系材料層を形成する。すなわち、図1において、絶縁回路基板18側の放熱体本体部21の下面側にSn系材料層を形成し、また、低熱膨張材22の上下面側にSn系材料層を形成し、また、冷却シンク部31側の放熱体本体部21の上面側にSn系材料層を形成する。
ここで、Niめっき層のリンP濃度は12.0重量%以上,より好ましくは12.0重量%以上15.0重量%以下とされ、また、Sn系材料層はSnの含有率が80%以上,より好ましくは90%以上とされている。

その後、放熱体本体部21及び低熱膨張材22の前記各接合面の表面側に形成された前記Sn系材料層同士を当接した後、この状態で、0.05MPa以上,かつ230℃以上,かつ1時間以上で加圧加熱し、前記各Sn系材料層の全てを、Sn及びNiを主成分として含有する金属間化合物層19にすることにより、放熱体本体部21及び低熱膨張材22が積層接合され放熱体17が形成される。
