【発明の属する技術分野】
本発明は、窒化物半導体を積層した半導体層を用いてリッジ構造を形成した窒化物半導体レーザ素子及びその製造方法に関し、更に詳しくは、大電流駆動が可能であり、高出力の窒化物半導体レーザ素子及びその製造方法に関する。

【従来の技術】
窒化物半導体を積層してなる半導体素子は、紫外線領域から緑色、更には赤色までの可視光領域に至る短波長域の光を発光する発光素子として期待されている。その中でも、半導体レーザ素子は、パーソナルコンピューターや情報記録媒体等の電子機器、医療機器、加工機器、または光ファイバ通信に用いる光源として、その用途は注目されている。

窒化物半導体レーザ素子は、サファイア基板やGaN基板上に窒化物半導体を積層し、該積層体にリッジ構造を形成し、さらにp側電極とn側電極とを形成することで構成される。積層された窒化物半導体には、少なくとも電極とオーミック接触させるコンタクト層、光閉じ込め層として機能するクラッド層、また、レーザ光を発振させる活性層を備えている。

上述した窒化物半導体レーザ素子では、安定した動作を確保するために半導体層中のコンタクト層とオーミック接触させるオーミック電極が極めて重要となる。このようなオーミック電極には、主として仕事関数の大きい金属の単層膜や多層膜、或いは合金を用いている。例えば、Ni/Au、Pd/Pt、Pd/Pt/Au等の多層膜からなるオーミック電極が用いられてきた。尚、前記電極の多層膜は、Ni/Auであれば、Niが下層、Auが上層となる。「/」の前の材料が下側の層を構成し、「/」の後ろの材料が上側の層を構成する。以下においても同様とする。

【発明が解決しようとする課題】
しかしながら、上述の特許2000−299528号公報に開示された窒化物半導体レーザ素子には以下のような問題がある。

Ni/Au電極の場合には、該電極を形成した後、熱処理(アニール処理)工程を有する。ここで、熱処理とは、高温雰囲気下に一定期間保持することであって、Ni/Au電極を形成するには熱処理をしなければ、オーミック特性を得ることが難しい。そのため、該電極材質を用いる場合には熱処理は必須工程となる。

しかしながら、図5に示すように、半導体層2とのオーミック特性を得るために電極4を熱処理することによって、電極4の上側層であるAu電極の表面が荒れてしまい、クレーター状の穴が発生する。これでは、リッジ部2aのストライプ方向における電極での光閉じ込めが不安定となる。また、パッド電極(不図示)との界面で抵抗が高くなる場合があり、大電流駆動をすることは難しい。

またPd/Pt電極やPd/Pt/Au電極は、特開2002−335048号公報等に記載があるが、このような電極では、窒化物半導体との密着性が十分ではないため動作時に電極自体が剥れてしまう。これでは、大電流駆動の半導体レーザ素子を形成するどころか、安定した寿命特性すら実現できない。

そこで、本件発明は上記問題を鑑み、大電流を投入した駆動時においても電極と半導体層との接触抵抗が低く、且つ密着性もよく、更に絶縁膜と電極との界面において、密着性や機械的強度に極めて優れており、リッジのストライプ方向における電極での光閉じ込めが安定であるレーザ素子特性を有する窒化物半導体レーザ素子及びその製造方法を提供することを目的とする。

【課題を解決するための手段】
本発明における窒化物半導体レーザ素子は、積層された窒化物半導体にリッジ構造を形成している窒化物半導体レーザ素子であって、前記リッジ側面から連続する半導体層の平面上に延在して形成されている絶縁膜、前記リッジ上面と絶縁膜とを被覆している電極、を備えており、前記電極は、絶縁膜と接している領域には白金族元素から成る金属層を備えており、且つ絶縁膜と接している界面には白金族元素の単結晶が存在していることを特徴とする。

エッチング等によりリッジを形成することで、図5に示すように、リッジ上面Rs、リッジ側面Rt、そして新たに露出した半導体面Fを備えた窒化物半導体レーザ素子は、リッジ上面Rsには電極が接触するため、窒化物半導体層のリッジ上面Rsと電極との界面(以下、界面Bsと呼ぶ。)での密着性と接触抵抗がレーザ素子特性に大きな影響を及ぼす。

本発明におけるリッジ構造の窒化物半導体レーザ素子では、絶縁膜をリッジ側面等に形成している。この絶縁膜と半導体層との屈折率差によって、絶縁膜は横方向の実効屈折率差Δnを生じさせて光閉じ込めを行っている。また、絶縁性を特性に有するのは、リッジ上面のみを電流投入領域とするための狭窄層としても機能させるためである。

前記絶縁膜はリッジ側面から連続する半導体層の平面上に延在して形成されているとは、絶縁膜がリッジ側面と露出した半導体面とに密着形成されていることを意味する。前記リッジ上面と絶縁膜とを被覆している電極とは、該電極がリッジ上面a及び絶縁膜と密着形成されていることを意味する。この絶縁膜と電極とが密着形成された界面(以下、界面Btと呼ぶ。)での密着性が不充分であれば、動作時の電極剥れが生じる等の理由により安定した寿命特性が得られない。また絶縁膜と電極との密着性が不充分であれば、リッジのストライプ方向における電極での光閉じ込めが不安定となる。これらの問題は電極と窒化物半導体層との界面でも同様である。そのため本発明における窒化物半導体レーザ素子では、電極構成においては界面Bsにおける密着性も向上させるものである。

本願発明では、界面Btでの密着性の向上を実現させ、界面Bsでの密着性や光閉じ込めを安定させることを目的として窒化物半導体レーザ素子を形成している。

前記電極は、絶縁膜と接している領域には白金族元素から成る金属層を備えている。これは、白金族元素が酸化、合金化といった変質をおこしにくいため熱処理後も安定であり、窒化物半導体と安定な界面を形成することができるからである。更に前記界面Btは絶縁膜と電極との界面であって、該接触界面の電極材料は白金族元素からなる金属層であって、単結晶が存在している。界面Btにおいて、絶縁膜の表面に形成される金属層は、本来多結晶であるから、金属層内での白金族元素の原子間の結合は不規則であって、その原子間の結合力は弱く、絶縁膜との密着性が悪い。

そのため、本願発明では、前記白金族元素からなる金属層に単結晶を存在させることで、白金族元素の原子間の結合力を向上させて、絶縁膜との密着性を高めたものである。

ここで、前記電極を構成している白金族元素からなる金属膜における白金族元素の単結晶の割合は特に限定しないが、1%以上、好ましくは5%以上であればよい。これは界面Btにおける数値とする。

白金族元素の単結晶を形成するには、熱処理を行うことである。前記電極の金属層の材料を白金族元素として熱処理を行うことで、界面Bsにおける接触抵抗を下げることができる。これは白金族元素が熱処理によって酸化や合金化といった変質を起こさない安定な材質であるため、窒化物半導体と安定な界面を形成することができるからである。そのため、大電流駆動時に連続発振が可能な窒化物半導体レーザ素子を提供することができる。

本発明の請求項2に記載の窒化物半導体レーザ素子において、前記絶縁膜は、電極で覆われている被覆領域と、電極から露出されている露出領域とを有することを特徴とする。窒化物半導体レーザ素子を形成後、フェイスアップ型の実装を行うのであれば、前記電極上にパッド電極を介してワイヤーボンディングを行う。またフェイスダウン型の実装を行うのであれば、前記電極上に共晶材料を設けて実装を行う。ここで、ワイヤーボンディングであっても、共晶をする場合であっても、共晶材料等のメタルが電極外に流出してくる。このメタルが半導体層の側面まで到達すれば、ショートが発生する可能性がある。

そこで、絶縁膜には、電極で覆われていない露出領域を形成しているのである。ワイヤーボンディング材(例えば、Au線)等は濡れ性が悪く、電極から外に延びやすいが、絶縁膜上では止まる。そのため、該絶縁膜の露出領域を有することが好ましい。

本発明の請求項3に記載の窒化物半導体レーザ素子において、前記絶縁膜は、酸化膜、窒化膜又はMgFであることを特徴とする。これは、絶縁膜の露出領域でメタルの流出を止めるには、酸化膜や窒化膜が効果的だからである。酸化膜の一例としては、ZrO2、窒化膜はAlNがあるが、それ以外にMgFがある。MgFは絶縁性と密着性を兼ね備えた材質であり、絶縁膜としては好ましい。

本発明の請求項4に記載の窒化物半導体レーザ素子において、前記電極は、少なくとも2層以上からなる多層構成を有し、該電極の最上層が白金族元素から成ることを特徴とする。

電極の最上層が白金族元素であれば熱処理時における電極表面の変質を防ぐ作用がある。これは白金族元素が反応しにくい安定な材料であるからである。更に白金族元素は触媒作用も有しており、O2の介入を妨げることが無いため安定したオーミック特性を得ることも可能である。また、光の閉じ込めを安定するには熱処理時においてもクレーター等が発生せず全体的に安定な層構造(リッジストライプ方向に対して同じ屈折率差Δnを有している)であるのがよい。そのため、白金族元素を用いれば、クレーター等の発生がなく全体的に安定な光閉じ込めが可能であるため好ましい。

前記電極を構成する半導体との界面にある金属層は、Pd、Pt、Os、Rh、Ir、Ruから成る群から選択された少なくとも1種類の白金族元素から成ることを特徴とする。

本発明の請求項7に記載の窒化物半導体レーザ素子の製造方法は、積層された窒化物半導体にリッジ構造を形成している窒化物半導体レーザ素子の製造方法であって、前記積層された窒化物半導体をエッチングしてリッジ構造を形成し、該リッジ側面から連続する半導体層平面上に延在して絶縁膜を形成する工程と、前記リッジ上面と、絶縁膜の少なくとも一部と、を被覆する電極であって、該電極は、絶縁膜と接している領域には少なくとも白金族元素から成る金属層を備えて電極を形成する工程と、前記電極を形成した後、前記窒化物半導体を熱処理する工程、を具備することを特徴とする。

絶縁膜を形成後に、電極を形成するが、該電極は半導体層との界面Bsにおける接触抵抗が低い材質であって、剥れ等がない安定材料が望まれる。そこで、リッジ上面と、絶縁膜の少なくとも一部を被覆しており、且つ電極の第1層には白金族元素から成る金属層を備えて熱処理を施すことによって、安定した界面とオーミック特性が得られる。このような構造と方法を用いれば熱処理により前記界面Bsおよび界面Btの密着性を向上することが可能となる。また、界面Btは界面Bsと連続しているため、前記絶縁膜と白金族元素から成る金属層との界面Btの密着性を向上させることは前記界面Bsにおける密着性を安定させることにもつながる。

そこで、前記電極を形成した後、窒化物半導体を熱処理することで、絶縁膜と白金族元素から成る金属膜との界面Btにおける密着性を向上させるのである。熱処理温度は、300℃以上であればよく、雰囲気は窒素もしくは酸素を含む雰囲気としてあればよい。以上の条件で熱処理をすることで白金族元素から成る同一金属材料における結晶同士の結合力が強くなり、単結晶が存在する電極となり、絶縁膜また窒化物半導体層との密着性を向上させているのである。

本発明の請求項8に記載の窒化物半導体レーザ素子の製造方法は、前記電極は、少なくとも2層以上からなる多層構成であって、リッジ上面と絶縁膜とに接する第1の金属層、かつ該電極の最上層である第2の金属層が白金族元素から成ることを特徴とする。第1層は主に窒化物半導体層とのオーミック界面を得るための役割を目的とし、第2層は第1層の作用を阻害しようとする周りの雰囲気を防ぐためのキャップ作用を有している。

本発明の請求項9に記載の窒化物半導体レーザ素子の製造方法は、前記積層された窒化物半導体は、第1コンタクト層、第1クラッド層、活性層を有し、該活性層上に、第2クラッド層、第2コンタクト層を順に備えた構成であって、リッジ構造の形成時には少なくとも第2クラッド層までエッチングされていることを特徴とする。

ここで、第1コンタクト層とは、n側コンタクト層であっても、p側コンタクト層であってもよい。第1クラッド層、第2クラッド層、第2コンタクト層についてもn側、p側を限定しない。本発明の窒化物半導体は上記層構成を少なくとも備えているものであって、前記層間に他の機能を有する層、例えばクラック防止層や光ガイド層を介してもよい。

【発明の実施の形態】
本発明の構成について以下に説明するが、本発明は、以下に示す実施の形態に示される窒化物半導体レーザ素子構造に限定されるものではない。

本実施形態における窒化物半導体レーザ素子は、積層された窒化物半導体にリッジ構造を形成している窒化物半導体レーザ素子であって、リッジ側面に設けられた絶縁膜およびリッジ凸部に設けられた電極の密着性に優れ、且つ半導体層とオーミック接触させる界面での抵抗の低い電極構造とするものである。

(電極120,130)
本発明における電極は、p側電極120、n側電極130に限定しない。そのため、窒化物半導体レーザ素子のp側電極120とn側電極130の両方に設けても良く、どちらか一方でもよい。図2は、p側電極120について例示しているが、n側電極130についても本発明は同様に適用可能である。

該電極120は、金属層を少なくとも2層以上積層した多層構成としており、具体的には半導体層(窒化物半導体)と接した界面にある金属層121は、白金属元素からなる(図2)。単一元素から成る金属層に限らず、白金族元素における同族元素で構成された合金化層(Ru−Os層、Rh−Ir層、Pd−Pt層)であってもよい。前記電極120を多層構成とする場合、白金属元素からなる金属層121上には、中間層122として多層膜又は合金膜としてもよい(図2)。好ましくは、前記電極を構成する最上層の金属層123は白金族元素から成ることである。以上より、本発明の電極120は、金属膜121からなる単層構成、金属膜121/中間層122/最上層の金属膜123からなる3層構成、あるいは金属膜121/最上層の金属膜123からなる2層構成をとることができる。

電極120の金属膜121は、白金族元素からなる。白金族元素は安定材料であって、それ自身が変質しにくいため半導体層とのオーミック接触が可能であり、また窒化物半導体との密着性もよい。しかしながら、絶縁膜113との密着性は必ずしも良くなく、特に、酸化物系の絶縁膜とは密着性が低く、前記界面Btで剥がれが生じやすいという性質を有する。そこで、本発明では熱処理工程で前記金属層121と絶縁膜113との密着性を向上させる。

電極120の中間層122は、上下を安定な白金属元素からなる金属層121、最上層123で挟まれているため、金属層121等と同一の白金属元素からなる材料に限定されず、白金属元素と異なる材料であっても構わない。中間層122には金属層121として用いることができない材料であっても、白金族元素から成る金属層121,123に挟まれることで安定となり、電極特性を向上させる材料等を用いることもできる。中間層122として好ましい材料としては、Ni、Co、Fe、Cu、Au、W、Mo、Ti、Ta、Ag、Al、Cr、Pt、Pd、Ph、Ir、Ru、Os、V、Hf、Rh、Zr及びこれらの酸化物、窒化物等を用いた単層膜、或いは多層膜とすることができる。

中間層122は、白金族元素からなる金属層121、最上層123との界面に最適な材料を配して前記金属層121と最上層123との特性を落とさずに機能分離をするものである。また白金族元素系の層だけでは十分ではない特性を補う層として機能させることができる。例えば、中間層122を介在させることで電極の膜厚を厚くして放熱性を向上させることができる。該電極を3層以上の多層膜とすることで、単一組成の層で膜厚を厚くする場合に比べて応力を緩和させることもできる。特に、LDのリッジに形成される電極(例えば、p側電極120)は、極めて幅の狭い領域に形成され、しかも、その膜質によりリッジにかかる負荷が大きく左右されるが、多層構造としてリッジにかかる応力を緩和することで信頼性に優れたLD特性を得ることができる。また、光吸収係数を変化させることができるため、光学特性を制御することもできる。

電極120を形成後の最上層123の表面は、熱処理時に外気に曝露されているため、外気とも反応することになる(図2)。但し、最上層123が上記のような白金族元素系の層であると、外気と反応しにくく、特に、絶縁性の高い酸化物を形成しにくい。そのため最上層123は、該電極120上に接して形成されるパッド電極140との界面に不純物が存在しにくい構造となり、安定した駆動特性を可能とする。

また最上層123が白金族元素からなる層であるため、該最上層123には触媒作用がある。その触媒作用によって、系外への酸素の移動を金属層121や中間層122と最上層123との界面付近で行うことができる。これにより、最上層123の内部反応や、金属層121と半導体層との反応に関与する酸素(外気)を適正な量に制御して、電極層内の界面を安定にすることができる。このように、表面に形成される白金族元素の最上層123は、熱処理時に下層の合金化を安定に行うためのキャップ層として作用する。更に白金族元素からなる最上層123は、パッド電極140と安定した界面を形成する。しかしながら、絶縁膜113との密着性は必ずしも良くなく、特に、酸化物系の絶縁膜とは密着性が低く、剥がれやすいという性質を有する。

例えば、半導体層の上に、Pdから成る金属層121、Ni/Auからなる中間層122、Ptからなる最上層123とからなる電極120とする。該電極120の構成であれば、金属層121が白金族元素のPdであるため界面Bsにおける熱変質を低減して、信頼性に優れた素子とすることができ、また、中間層122の上に設けられる最上層123上の白金族元素層によって、酸素の介在確率の極めてすくない界面をパッド電極140との間に形成し、低抵抗な電極構造とすることができる。

電極120,130を多層構造にする場合の好ましい組み合わせとしては、Pd/Pt、Ir/Pt、Ru/Pt、Rr/Pt、Os/Ru、Pt/Ti/Pt、Pt/Ni/Pt、Pt/Ni/Au/Pt、Pd/Au/Rh、Rh/Ni/V/Ir等を挙げることができる。

電極120,130を構成する膜厚としては、多層構成としても総膜厚では300Å〜10000Å、好ましくは300Å〜5000Åとする。総膜厚を300Å〜5000Åとすることで、シート抵抗を低くすることができる。

電極120と界面Bsを形成する半導体層(窒化物半導体)をp型窒化物半導体層とすれば、該半導体層の最上層はp型コンタクト層112となる。p型コンタクト層112上に形成される金属層121の膜厚としては、100Å〜5000Åが好ましく、更に好ましくは500Å〜3000Åであり、特に好ましくは1000Å〜2500Åである。金属層121の膜厚が上記範囲内を外れると、オーミック特性が損なわれるので好ましくない。最上層123の膜厚は100Å〜5000Åが好ましい。この範囲であれば、最上層123はキャップ作用と触媒作用を有するからである。また中間層122の膜厚は、電極120の総膜厚から金属層121、最上層123の膜厚を除いた膜厚範囲内であれば、特に限定されない。

これらの電極材料は、熱処理を行うことで、合金化されると共に、半導体層と良好なオーミック接触を得ることができ、また絶縁膜113との界面Btにおける密着性も向上する。熱処理温度としては、350℃〜1200℃の範囲が好ましく、更に400℃〜700℃が好ましく、特に好ましくは450℃〜650℃の範囲である。

上記以外の熱処理の条件としては、雰囲気ガスを酸素、及び/又は窒素を含有する雰囲気とする。そのため、不活性ガス、例えばArを含有する雰囲気や大気条件での熱処理も可能である。

絶縁膜113の材料としては上記Si、Ti、Al、V、Zr、Nb、Hf、Taよりなる群から選択された少なくとも一種の元素を含む酸化物、SiN、BN、SiC、AlN、AlGaNの内の少なくとも一種で形成することが望ましく、その中でもSi、Al、Zr、Hf、Nbの酸化物、BN、AlN、AlGaNを用いることが特に好ましい。また、絶縁膜113の膜厚としては、具体的には、100Å以上1μm以下の範囲、好ましくは500Å以上5000Å以下の範囲とすることである。なぜなら、絶縁膜113の膜厚が100Å未満であると、電極の形成時に、十分な絶縁性を確保することが困難だからである。また、1μm以上であると、絶縁膜にクラックが発生して膜の均一性が失われ、良好な絶縁膜とならないからである。また、前記好ましい膜厚の範囲にあることで、絶縁膜113はリッジ側面Rtから半導体層の表面Fにおいて、リッジとの間に屈折率差を安定させた均一な膜質で形成される。

また、半導体層と接する電極120,130とは別に、ワイヤをボンディングさせるための引き出し用の電極としてパッド電極140,141が各電極上に設けられている。絶縁性の基板101を用いている場合はp側電極120とn側電極130が同一面側に設けられているので、その両方にパッド電極140,141が設けられる。n側電極130の場合は、比較的オーミック接触させやすいので、オーミック電極を取り出し用の電極としてワイヤを設けたり、或いはパッド電極を直接半導体層に形成することも可能である。また、パッド電極の上に、ワイヤではなく、外部電極等と接続させるためのメタライズ層を形成させることで、フェイスダウンでも用いることができる。

パッド電極140は、電極120と動作部において接するように形成されていればよく、それぞれの全面において接続されていなくてもよい。レーザ素子は電極120とパッド電極140とがリッジ上部で接合されるようにすることで、界面抵抗による動作電圧上昇を抑制することができる。電極よりも後工程で設けられるオーミック電極は、その底面全面と電極とが接するように形成してもよく、或いは、その一部が電極の上に形成され、他の部分が半導体層上若しくは絶縁膜113上に接するように設けてもよい。

また、n側及びp側のパッド電極140,141の電極材料としては、Ni、Co、Fe、Cr、Ti、Cu、Rh、Au、Al、Mo、Ru、W、Zr、Mo、Ta、Pt、Ag、及びこれらの酸化物、窒化物等があげられ、これらの単層、合金、或いは多層膜を用いることができる。最上層はワイヤ等を接続させるのでAuを用いるのが好ましい。そして、このAuが拡散しないようにその下層には拡散防止層として機能する比較的高融点の材料を用いるのが好ましい。

パッド電極140を多層構成する場合に、電極120の最上層cをPtとすれば、パッド電極140の最初の層にPtを用いることが好ましい。電極120の最上層123とパッド電極140の最初の層に同一材料を用いることで、電極とパッド電極間の界面抵抗が発生することを抑制し、優れた密着性を実現できるからである。パッド電極140,141の膜厚としては、総膜厚として1000Å〜20000Åが好ましく、更に好ましくは5000Å〜15000Åの範囲である。

窒化物半導体レーザ素子では、半導体層に形成されるリッジのストライプ方向においては、電極はストライプ状の導波路領域と平行になるようストライプ状に形成するのが好ましいが、これに限られるものではない。すなわち、電極の形状がストライプ状でなくても、半導体層との接触領域がストライプとなるように形成されていればよい。また、ストライプと平行な方向の導波路領域の全領域に渡るように設けるのが好ましいが、電極形成時のフォトリソ工程や、後工程でのチップ化工程等を考慮して、端部から離間するようにするなど、好ましい大きさ及び形状を選択することができる。

図1は本発明の一実施形態を示す断面図であり、図2はリッジ構造および電極構造の一例を示す部分拡大図である。図3は、本発明に係る製造工程の一例を示す断面図である。基板101上に、n型窒化物半導体層Qn、活性層Qa、p型窒化物半導体層Qpが積層され、p型窒化物半導体層Qpにストライプ状のリッジが設けられた半導体レーザ素子(LD)である。リッジは、p型窒化物半導体層Qpの一部をエッチング等の手段により除去することで形成することができ、これにより実効屈折率型の導波路を形成することができる。リッジは、底面側の幅が広く上面に近づくに従ってストライプ幅が小さくなる順メサ形状に限らず、逆にリッジ底面に近づくにつれてストライプの幅が小さくなる逆メサ形状でもよく、また、積層面に垂直な側面を有するストライプであってもよく、これらが組み合わされた形状でもよい。また、ストライプ状の導波路は、その幅がほぼ同じである必要はない。また、このようなリッジを形成した後にリッジ表面に半導体層を再成長させた埋め込み型のレーザ素子であってもよい。

また、上記リッジのストライプ方向を共振器方向とするために、端面に設けられている一対の共振器面は、劈開又はエッチング等によって形成することができる。劈開で形成させる場合は、基板や半導体層が劈開性を有していることが必要であり、その劈開性を利用すると優れた鏡面を容易に得ることができる。また、劈開性がなくても、エッチングによって共振器面を形成させることができ、この場合はn電極形成面を露出させる際に同時に行うことで、少ない工程で得ることができる。また、リッジ形成と同時に形成することもできる。このように各工程と同時に形成させることで工程を少なくすることができるが、より優れた共振器面を得るためには、別工程を設けるのがよい。また、このように劈開やエッチングによって形成した共振器面は、活性層の発光波長を効率良く反射させるために、単一膜又は多層膜からなる反射膜を形成させることもできる。共振器面の一方は比較的高反射率の面からなり主として光を導波路領域内に反射する光反射側共振器面として、もう一方は比較的低反射率の面からなり主として外部に光を出射する光出射側共振器面として機能している。

以下、実施例として窒化物半導体レーザ素子について説明するが、本発明において、半導体層を構成するn型窒化物半導体層、活性層、p型窒化物半導体層のデバイス構造としては特に限定されず、種々の層構造を用いることができる。デバイスの構造としては、例えば後述の実施例に記載されているレーザのデバイス構造等が挙げられる。窒化物半導体の具体的な例としては、GaN、AlN、若しくはInNなどの窒化物半導体や、これらの混晶であるIII−V族窒化物半導体、更には、これらにB、P、As等が含まれるもの等を用いることができる。窒化物半導体の成長は、MOVPE、MOCVD(有機金属化学気相成長法)、HVPE(ハライド気相成長法)、MBE(分子線気相成長法)等、窒化物半導体を成長させるのに知られている全ての方法を適用できる。

[実施例1]
(基板101)
基板101は、C面を主面とするサファイア基板を用いる。基板101としては特にこれに限定されるものではなく、必要に応じてR面、A面を主面とするサファイア基板、SiC基板、Si基板、スピネル基板、GaN基板等種々の基板を用いることができる。

(バッファ層102)
次いで、温度を500℃にしてトリメチルガリウム(TMG)、アンモニア(NH3)を用い、SiドープのGaNよりなるバッファ層102を200Åの膜厚で成長させる。

バッファ層102を成長後、温度1050℃でアンドープのGaN層を2.5μmで成長させ、SiO2よりなる保護膜を0.27μmの膜厚で形成する。このSiO2保護膜は、エッチングによりストライプ状の開口部(非マスク領域)を形成する。この保護膜は、ストライプ幅が6μmでオリフラ面と略垂直(垂直から左右に±0.01〜0.5°の範囲以内)な方向になるよう形成し、保護膜と開口部との割合は、6:14となるようにする。次いで、アンドープのGaN層を15μmの膜厚で成長させる。このとき、開口部上に成長されたGaN層は、SiO2上に横方向成長しており、最終的にはSiO2上方向でGaNが合わさるように成長されている。その他の下地層103としては、GaNやAlGaN等の窒化物半導体層に凹凸を形成した後、その上に窒化物半導体層を横方向成長させたものでもよい。

以上のようにして窒化物半導体を成長させて積層構造体を形成した後、ウエハを反応容器から取り出し、図3(a)に示すように、最上層のp型コンタクト層112の表面にSiO2よりなる保護膜M1を形成してRIE(反応性イオンエッチング)を用いてCl2ガスによりエッチングし、n側電極130を形成させるn型コンタクト層104の表面を露出させる。また、このとき、エッチングにより共振器面を形成させてもよい。n型コンタクト層104の露出と同時に行うのが好ましいが、別工程で行うこともできる。

次に、ストライプ状の導波路領域を形成するために、最上層のp型コンタクト層112のほぼ全面にCVD装置により、Si酸化物(主としてSiO2)よりなる保護膜を0.5μmの膜厚で形成した後、保護膜の上に所定の形状のマスクをかけ、RIE装置によりCHF3ガスを用いたフォトリソグラフィ技術によりストライプ状のSi酸化物からなる保護膜を形成する。このSi酸化物の保護膜をマスクとしてSiCl4ガスを用いて半導体層111,112をエッチングする。リッジは、少なくともp型クラッド層111までエッチングされており、活性層108よりも上にリッジストライプが形成される。このとき、リッジの幅は1〜15μmの範囲であって、本実施例では1.6μmとなるようにする。

(絶縁膜113)
SiO2マスクを形成させた状態で、p型半導体層表面にZrO2よりなる絶縁膜113を形成する。この絶縁膜113は、n側の電極形成面をマスクして半導体層の全面に設けてもよい。また、後に分割され易いように絶縁膜113を形成させない部分を設ける。第1の絶縁膜113形成後、バッファード液に浸漬して、リッジストライプの上面に形成したSiO2を溶解除去し、リフトオフ法によりSiO2と共に、p型コンタクト層上(更にはn型コンタクト層上)にあるZrO2を除去する。これにより、図3(b)に示すように、リッジの上面は露出され、リッジの側面はZrO2で覆われた構造となる。

次に、電極120,130をそれぞれ覆うようにパッド電極140,141を形成する。このとき、第2の絶縁膜114を覆うように形成させるのが好ましい。p側のパッド電極140は、最下層がPt(1000Å)で、その上に、Ti/Pt/Au(50〜1000Å/1000Å/6000Å)の順に積層される。また、n側のパッド電極141は、下からNi/Ti/Au(1000Å/1000Å/8000Å)で形成される。これらのパッド電極140,141は、第2の絶縁膜114を介してp側電極120及びn側電極130にそれぞれストライプ状に接している。p側電極120のリッジ部を含む領域が露出するようにレジストを形成し、最下層であるPtを形成した後、Ti/Pt/Auからなる金属層を積層させる。その後、リフトオフによりp側のパッド電極140を形成する。このとき、n側電極130の上にも開口部を有するレジストとすることで、p側パッド電極140とn側パッド電極141を同時に形成させる。また、n側電極130の上にも開口部を有するレジストを形成し、n側のパッド電極をNi/Ti/Au(1000Å/1000Å/8000Å)で形成した後、リフトオフによりn側のパッド電極141が形成される。
