従来,荷重あるいはモーメントを測定するセンサとしては,金属歪みゲージを用いるのが一般的である。また,荷重測定とモーメント測定の両方を行うことができるセンサを構成する場合も,複数の金属歪みゲージを組み合わせることが行われている(例えば,特許文献1参照)。

しかしながら,上記従来の金属歪みゲージを組み合わせたセンサは,金属歪みゲージを配設する起歪部を設けることが必要であり,構造が非常に複雑となる。また,センサ全体の大きさも大きくなってしまい,適用用途が限定されてしまうという不具合もある。

本発明は,かかる従来の問題点に鑑みてなされたもので,シンプルで小型の構造を有し,荷重もしくはモーメント測定可能な力学量センサ素子を提供しようとするものである。

第1の発明は,電気絶縁性を有する絶縁セラミックスよりなる基体部と,該基体部から立設した複数の独立したセンシング部を有してなり,
上記各センシング部は,電気絶縁性を有するセラミックスよりなる母材中に圧力抵抗効果もしくは磁気抵抗効果を有するセンサ材料が分散してなる複合セラミックスよりなる感圧体を有してなり,かつ,該感圧体は上記基体部と一体的に焼結されていることを特徴とする力学量センサ素子にある(請求項1)。

本発明の力学量センサ素子は,上記のごとく,上記基体部から立設した複数の独立したセンシング部を有している。そのため,この複数のセンシング部から独立した測定信号を得ることにより,単なる荷重測定はもとより,モーメントの測定も容易に行うことができる。

また,上記力学量センサ素子では,上記センシング部を構成する上記感圧体が上記基体部と一体焼結されている。そのため,上記力学量センサ素子は,従来の歪みゲージを用いた場合のような複数の起歪部を有する部材と複数の歪みゲージを組み合わせるというような複雑な構造をとる必要がなく,非常にシンプルで小型の構造となる。また,上記一体化を焼結により行っており,接着剤等を一切使っていないので,寸法の安定性を非常に高めることができる。
また,上記感圧体そのものが,上記のごとく複合セラミックスよりなり,剛性が高く,構造体の役割をも果たす。そのため,より一層寸法安定性に優れ,測定精度の優れたものとすることができる。

第2の発明は,電気絶縁性を有する絶縁セラミックスよりなる基体部となる第1層と,電気絶縁性を有するセラミックスよりなる母材中に圧力抵抗効果もしくは磁気抵抗効果を有するセンサ材料が分散してなる複合セラミックスよりなる感圧体となる第2層とを積層して積層体を形成する積層工程と,
上記積層体を加熱することにより,上記基体部と上記感圧体とが一体的に焼結された焼結積層体を得る焼結工程と,

本発明の製造方法では,上記のごとく,まず,積層工程及び焼結工程を実施して,上記基体部と上記感圧体とが一体的に焼結された焼結積層体を作製する。そしてその後に,上記焼結積層体に切削又は研削を施す上記センシング部形成工程を行う。これによって,上記基体部と感圧体との一体的な強固な結合関係を維持したまま,上記複数の独立したセンシング部を形成することができる。

【発明の実施の形態】
上記第1の発明においては,上記各センシング部は,上記感圧体の受圧面に配設された電気絶縁性を有する絶縁セラミックスよりなる受圧体を有してなり,該受圧体は上記感圧体と一体的に焼結されていることが好ましい(請求項2)。この場合には,上記感圧体を上記基体部と上記受圧体との間において保護することができ,感圧体の健全性を長期間維持することができる。また,複数のセンシング部における感圧体の厚みを変更することなく,上記受圧体又は上記基体部の厚みを調整することによって上記センシング部の高さ寸法等を調整することができるので,容易に寸法精度の調整を行うことができる。

また,上記基体部は,平板上の本体部と,該本体部から突出した複数の土台部とを有し,該土台部上にそれぞれ上記センシング部を設けてなることが好ましい(請求項3)。この場合には,後述する製造方法を用いて一体的に焼結した焼結積層体を切削又は研削して複数のセンシング部を形成する場合に,各センシング部の独立化を容易に行うことができる。

また,上記センシング部を設けていない上記基体部の表面から上記センシング部の先端部までの高さをH(mm),上記センシング部の先端面の面積をS(mm2)とした場合,S/Hが0.4〜40の範囲内にあることが好ましい(請求項4)。上記S/Hを上記範囲に制限することによって,センサ特性のヒステリシスを小さくすることができる。一方,S/Hが0.4未満の場合及び40を超える場合には,ヒステリシス,非直線性が大きくなり,センシング精度が低下するという問題がある。

また,上記基体部は略多角形状を呈しており,該多角形の頂角部近傍にそれぞれ上記センシング部を設けてあることが好ましい(請求項5)。この場合には,複数のセンシング部の位置決めを容易に行うことができる。また,製造も容易となる。

上記多角形としては,四角形が好ましく,特に正方形が最も好ましい。四角形の場合には,4つの角にそれぞれセンシング部を設けることができ,モーメント測定が容易となる。さらに,正方形の場合には,その角部の配置が左右前後において同一寸法であるので,方向性をあまり考慮することなく用いることができ,その適用範囲を拡大することができる。

また,上記感圧体に含有される上記センサ材料は,(La,Sr)MnO3よりなることが好ましい(請求項6)。この(La,Sr)MnO3は,圧力抵抗変化率が大きく,略平坦な温度抵抗変化率を有する感圧体を構成することができる。ここで,上記(La,Sr)MnO3の具体的な組成としては,例えば,La1−xSrxMnO3,(ここに0<x≦0.5)であることが好ましい。上記xの値が0の場合あるいは0.5を超えた場合には,圧力抵抗効果を発現しない,もしくは発現したとしても十分な値でないか,あるいは補正し難い大きな温度抵抗変化率を有するものとなるおそれがある。

また,上記基体部を構成する絶縁セラミックス及び上記感圧体の上記母材を構成する絶縁セラミックスは,いずれもジルコニアよりなることが好ましい(請求項7)。ジルコニアは,強度特性に優れ,上記力学量センサ素子全体を高強度のものとすることができる。なお,上記ジルコニアは,単なるZrO2に限らず,3Y−ZrO2,あるいは12Ce−ZrO2等の組成のものも含む概念である。また,上記受圧体を構成する絶縁セラミックスも,上記と同様にはジルコニアよりなることが好ましい(請求項8)。

【実施例】
実施例1
本発明の実施例に係る力学量センサ素子及びその製造方法につき,図1〜図4を用いて説明する。
本例の力学量センサ素子1は,図3(a)(b)に示すごとく,電気絶縁性を有する絶縁セラミックスよりなる基体部10と,該基体部10から立設した複数の独立したセンシング部2を有してなる。

上記各センシング部2は,図4に示すごとく,電気絶縁性を有するセラミックスよりなる母材30中に圧力抵抗効果もしくは磁気抵抗効果を有するセンサ材料31が分散してなる複合セラミックスよりなる感圧体3を有してなり,かつ,図3(b)に示すごとく,感圧体3は基体部10と一体的に焼結されている。
さらに,各センシング部2は,上記感圧体3の受圧面35に配設された電気絶縁性を有する絶縁セラミックスよりなる受圧体4を有してなる。受圧体4は上記感圧体3と一体的に焼結されている。
以下,これを詳説する。

本例の力学量センサ素子1における上記基体部10は,図3に示すごとく,平板上の本体部11と,本体部11から突出した4つの土台部12とを有し,該土台部12上にそれぞれセンシング部2を設けてある。より具体的には,上記基体部10は,一辺aが15mmの正方形状の外形を有する平板状の本体部11と,その一方の面の四隅の角部においてその面から突出するように設けた四角形の4つの土台部12を設けてある。

各土台部12には,上記のごとくそれぞれセンシング部2を配設してある。各センシング部2は,上記土台部12上に配設された四角柱状の感圧体3と,感圧体3の受圧面35上に配設された四角柱状の受圧体4とを有している。このセンシング部2の高さH,即ち,センシング部2を設けていない基体部10の本体部11の表面からセンシング部2の先端部(受圧体4の受圧面45)までの高さHは1mmとした。

また,本例では,センシング部2の先端面(受圧面45)の面積Sが1mm2となるようにした。なお,本例では,センシング部2の起立方向と直交する方向の断面積はいずれの位置でも一定となるようにしたので,先端面に限らず,どの位置の断面積も上記Sと同じである。
このような寸法関係にしたので,本例では,S/Hが1である。
また,本例では,上記各感圧体3の厚みtは全て0.3mmとし,その側面に一対の取り出し電極としての銀ペーストを焼き付けして配設してある(図示略)。

また,上記基体部10及び上記受圧体4を構成する絶縁セラミックスとしては,いずれもジルコニアを用いた。ただし,本例では,後述する製造方法でも示すごとく,基体部10及び受圧体4は,ジルコニア中に,センサ材料であるLa0.75Sr0.25MnO3を,全体の15重量%分だけ分散させたものを用いた。これは,焼結時における感圧体3と熱収縮の差を縮めて接合性を高めるためである。

また,感圧体3としては,そのセラミック母材としてジルコニアを用い,これに分散させるセンサ材料としては,(La,Sr)MnO3,具体的には,La0.75Sr0.25MnO3を用いた。また,La0.75Sr0.25MnO3の含有量は,全体の26重量%となるようにしてある。

次に,上記構成の力学量センサ素子1の製造方法につき説明する。
まず,図1に示すごとく,基体部10となる第1層101と,感圧体3となる第2層102と,受圧体4となる第3層103とを積層して積層体100を形成する積層工程を行う。具体的な手法としては,本例では金型プレス成形法を採用した。

上記第1層101の原料としては,ジルコニアを85重量%とLa0.75Sr0.25MnO3を15重量%含むスラリーを調整し,これをスプレードライ法によって乾燥して粒径50〜100μm程度の造粒粉を予め得ておく。この造粒粉を四角柱状のキャビティを有する金型に充填すると共に,加圧用のポンチを上記キャビティに挿入して所定のプレス圧の25%の圧力でプレスすることにより,まず上記第1層101を圧粉成形する。

次に,上記第2層102の原料としては,ジルコニアを74重量%とLa0.75Sr0.25MnO3を26重量%含むスラリーを調整し,これをスプレードライ法によって乾燥して粒径50〜100μm程度の造粒粉を予め得ておく。この造粒粉を,上記金型のキャビティ内に残っている第1層101の上に充填して,再び所定のプレス圧の25%の圧力でプレスすることにより,第2層102を圧粉成形する。

次に,上記第3層103の原料としては上記第1層101の原料と同じ造粒粉を用い,これを上記金型のキャビティ内に残っている第2層102の上に充填して,今度は所定のプレス圧,つまり前回までのプレスの4倍の圧力でプレスすることにより,第3層103を圧粉成形する。これにより,図2に示すごとく,第1層101,第2層102,第3層103が積層された積層体100が形成される(積層体形成工程)。次に,上記積層体100にはCIP(静水圧プレス)成形を施し,さらに緻密な積層体とする。

次に,上記積層体100を酸素雰囲気炉内において加熱して焼成する(焼成工程)。これにより,図2に示すごとく,上記第1層101よりなる基体部10と,上記第2層102よりなる感圧体3と,上記第3層よりなる受圧体4とが一体的に焼結された焼結積層体150を得る。

次に,図3に示すごとく,焼結積層体150における受圧体4を設けた面の少なくとも一部を,少なくとも受圧体4及び感圧体3の厚み以上に研削する(センシング部形成工程)。これにより,受圧体4及び感圧体3を4つの孤立した領域に分断して4つの独立したセンシング部2を形成すると共に,該センシング部2の高さを他の部分(基体部10の本体部11)よりも高くする。
最後に,各センシング部2の一対の対向する側面に,取り出し電極としての銀ペーストを焼き付ける(図示略)。これにより,上記構造の力学量センサ素子1が得られる。
なお,本例では,力学量センサ素子1を固定するためのボルト等を貫通させる貫通穴19を基体部10の中央部に設けた。

本例の力学量センサ素子1は,上記のごとく,基体部10から立設した4つの独立したセンシング部2を有している。そのため,この4つのセンシング部2から独立した測定信号を得ることにより,単なる荷重測定はもとより,モーメントの測定も容易に行うことができる。

また,力学量センサ素子1においては,センシング部2を構成する感圧体3が基体部10及び受圧体4と焼結され一体化されている。そのため,力学量センサ素子1は,従来の歪みゲージを用いた場合のような複雑な構造をとる必要がなく,非常にシンプルで小型の構造となる。

また,本例の製造方法においては,上記のごとく焼結積層体150を研削することによって,上記センシング部2の形成を行う。そのため,基体部10と感圧体3と受圧体4との一体的な強固な結合関係を維持したまま,上記4つの独立したセンシング部2を形成することができる。そして,他の部材を組み付ける必要が全くないので,複数の部品を組み付ける場合のような組み付け精度を考慮する必要がなく,一体化された一個の部品を加工する加工精度を向上するだけで,寸法精度を制御することができる。それ故,比較的容易に寸法精度の向上を図ることができる。

なお,本例では,上記基体部10及び受圧体4には15重量%のLa0.75Sr0.25MnO3を混合させたが,この量は10〜15重量%の範囲で変更することができる。また,上記感圧体3におけるLa0.75Sr0.25MnO3の含有量は26重量%としたが,この量は21〜30重量%の範囲で変更することができる。

実施例2
本例は,実施例1における積層体形成工程の具体的方法を変更した例である。即ち,本例では,上記第1層101,第2層102,第3層103の原料としては,実施例1と同様の造形粉を用いた。これらの造形粉にそれぞれ有機バインダを混合し,シート成形装置によって数百μm厚みのセラミックグリーンシートを成形し,これらを第1層101,第2層102,第3層103とした。

そして,第1層101,第2層102,第3層103を積層し,ホットプレスで圧着することによって,積層体100を得た。
その後の焼成工程及びセンシング部形成工程は実施例1と同様である。
本例の場合にも,実施例1と同様の優れた力学量センサ素子を得ることができる。

実施例3
本例も,実施例1における積層体形成工程の具体的方法を変更した例である。
即ち,本例では,上記第1層101,第2層102,第3層103の原料としては,実施例1と同様の造形粉を用いた。そして,上記第1層101及び第3層103としては,圧粉成形したものを焼結させて焼結板を作製してこれを用いた。また,上記第2層102としては,実施例1と同様の造形粉に有機バインダを混合してスクリーン印刷できるようなペーストを作製し,これを上記第1層101条にスクリーン印刷することにより形成した。

次に,第2層102の上面に上記焼結板として作製しておいた第3層103を積層し,3層構造の積層体100を得る。
次に,電気炉で積層体100全体を加熱して焼成することにより,焼結積層体150を得た。

本例の場合にも,実施例1と同様の優れた力学量センサ素子を得ることができる。

実施例4
本例は,図5〜図7に示すごとく,実施例1の力学量センサ素子1を使用する際の具体的態様の一例を示す例である。
図5〜図7に示すごとく,本例では,固定部52と可動部51という2枚のプレートにより,力学量センサ素子1を挟持したユニットを構成した。力学量センサ素子1は,その中央の貫通穴19にボルト等の固定具(図示略)を通して固定部52に強固に固定する。一方,可動部51には,図6,図7に示すごとく,力学量センサ素子1の全てのセンシング部2の先端面(受圧体4の受圧面45)を密着させる。

このようなユニット構成を取ることにより,上記固定部52及び可動部51を,所望の測定位置に挟み込むように配置することが容易にできる。そして,これにより,可動部51に伝達される荷重及びモーメントを力学量センサ素子1の4つのセンシング部2によって正確に測定することができる。
