【発明の属する技術分野】
本発明は、脆性材料微粒子を含むエアロゾルを基板に吹き付け、脆性材料構造物を基板上に形成させることによって、基板と脆性材料構造物からなる複合構造物を作製する複合構造物作製装置に関する。

【従来の技術】
基板上の膜の形成方法としては数μm以上の厚膜の場合、溶射法が一般に知られているが、その他ガスデポジション法が提案されている(例えば、非特許文献1参照。)。
この方法は金属やセラミックスの超微粒子をガス攪拌にてエアロゾル化し、微小なノズルを通して加速せしめ、基材表面に超微粒子の圧粉体層を形成させ、これを加熱して焼成させることにより被膜を形成する。

上記ガスデポジション法を改良した先行技術として微粒子ビーム堆積法あるいはエアロゾルデポジション法と呼ばれる脆性材料の膜あるいは構造物の形成方法がある。これは、脆性材料の微粒子を含むエアロゾルをノズルから高速で基板に向けて噴射し、基板に微粒子を衝突させて、その機械的衝撃力を利用して脆性材料の多結晶構造物を基板上にダイレクトに形成させる方法である(例えば、特許文献1、特許文献2参照。)。

この特許文献1に開示される技術は、前記した超微粒子を含むエアロゾルを搬送する際あるいはセラミックスなどを加熱蒸発させる際に、超微粒子同士が凝集して大きな粒子となるのを防止するために、中間の経路に分級装置を配置するようにしている。

特許文献2においては、粒径が10nmから5μmの範囲にあるセラミックスなどの超微粒子をガスに分散させてエアロゾルとした後、ノズルより高速の超微粒子流として基板に向けて噴射して堆積物を形成させる。このときに超微粒子や基板に、イオン、原子、分子ビームや低温プラズマなどの高エネルギー原子などを照射して作製される構造物を強固なものとする工夫がなされている。

【発明が解決しようとする課題】
ガスデポジション装置やエアロゾルデポジション法を利用した複合構造物形成装置は、チャンバーなどの容器のなかにノズルと基板を配置した構造ととっており、多くの場合真空ポンプを使用してチャンバー内を減圧環境とし、ノズルより微粒子を噴射させる。

金属の超微粒子を使って圧粉体層を形成させるガスデポジション法と異なり、脆性材料の微粒子粉体をガス中に分散させてエアロゾルとし、これをノズルより基板に向けて噴射して、基板上にダイレクトに脆性材料の構造物を形成させるエアロゾルデポジション法は、エアロゾル中の微粒子の利用効率が悪く、噴射された微粒子のうち構造物となるものは実質的に1%以下である場合が多く、従って構造物形成に与らなかったほとんどの割合を占める微粒子は衝突後のガス流に乗って装置内に飛散しチャンバー内壁に付着したり、真空ポンプに吸い込まれるなどする。このためチャンバー内を掃除する頻度が高く、また真空ポンプへの粉体混入による機能低下の懸念があった。またチャンバー内にはXYステージなど機械装置を設置するため、この駆動部分やセンサ部分に微粒子が付着し、機能障害を引き起こすことがままあった。真空ポンプの前段に粉体回収フィルターを設けることも可能であるが、この場合はフィルター自体により真空ポンプの吸気性能を絶対的に落としたり、またフィルターに徐々に蓄積する粉体により吸気性能が段々と劣化する問題があった。また原料となる微粒子を大量に用意しても、構造物となった一部以外はすべて廃棄物となるため、資源、コストともに大きな無駄が生じていた。

【課題を解決するための手段】
まず脆性材料構造物を形成するエアロゾルデポジション法について説明する。延展性を持たない脆性材料(セラミックス)に機械的衝撃力を付加すると、結晶子同士の界面などの劈開面に沿って結晶格子のずれを生じたり、あるいは破砕される。そして、これらの現象が起こると、ずれ面や破面には、もともと内部に存在し別の原子と結合していた原子が剥き出しの状態となった新生面が形成される。この新生面の原子一層の部分は、もともと安定した原子結合状態から外力により強制的に不安定な表面状態に晒され、表面エネルギーが高い状態となる。この活性面が隣接した脆性材料表面や同じく隣接した脆性材料の新生面あるいは基板表面と接合して安定状態に移行する。外部からの連続した機械的衝撃力の付加は、この現象を継続的に発生させ、微粒子の変形、破砕などの繰り返しにより接合の進展、緻密化が行われ、脆性材料構造物が形成される。

そして、上記機械的衝撃を搬送ガスにて脆性材料を基材に衝突させるようにした方法がエアロゾルデポジション法である。
この方法はガスデポジション法より発展してきた手法であり、脆性材料の微粒子をガス中に分散させたエアロゾルを搬送し、高速で基材表面に噴射して衝突させ、微粒子を破砕・変形せしめ、基板との界面にアンカー層を形成して接合させるとともに、破砕した断片粒子同士を接合させることにより、基材との密着性が良好で強度の大きい脆性材料構造物を基材上にダイレクトに形成させることができる。

このエアロゾルデポジション法で使用される脆性材料構造物作製装置において、次に述べる構造を採用することで、従来抱えていた不具合を解消できた。すなわち、脆性材料微粒子をガス中に分散させたエアロゾルを高速で基板に衝突させて脆性材料の構造物を作製する脆性材料構造物作製装置において、エアロゾルを高速で基板に向けて噴射するノズルから噴射されたエアロゾルが実際の複合構造物形成に寄与する割合としては10%以下であり、その残りのほとんどは、チャンバー内や搬送ガスとともに飛散してしまう。そこで、これら構造物形成に寄与しないエアロゾルを有効に利用することが、この複合構造物形成装置での生産性向上及び製造コストの削減に貢献できる。そこで、本発明は、ノズルから噴射され実際の複合構造物形成に寄与しなかったエアロゾルを効率良く回収するためのエアロゾル回収用吸引筒に関する考案である。

吸引筒の粉体吸入のために前記ノズルと対向する吸引口は、前記基板表面と平行方向に幅広く形成することで、構造物の形成に寄与せずチャンバー内に飛散し搬送ガスとともにチャンバーに搬出される粉体を効率良く捕獲することが可能となり、本複合構造物形成装置での生産性向上及び製造コストの削減に多いに貢献できる。

請求項2においては、吸引筒が、構造物の形成を行う基板を装着してこの基板を移動するステージに固定されて、このステージと共に移動可能であり、前記吸引筒の吸引口の幅は、前記ノズル幅よりも大きく、前記ステージ幅以下であることを特徴とする。
エアロゾルの回収の効率をさらに向上させるために、吸引筒を、構造物の形成を行う際に基板が装着されたステージに固定することによって、ノズルから噴射されたエアロゾルが基板に衝突して、構造物形成に寄与しなかったエアロゾルは基材表面に沿って広がろうする。これらのエアロゾルを効率良く吸引するには、吸引筒をステージに固定した構造にしておくことが最も効率的に回収できると考えられる。また、その際の吸引筒の吸引口の幅は、少なくとも対向に配置されたエアロゾルを噴射するノズル幅よりも大きく、ノズルから噴射されたエアロゾルの進行方向に対して垂直方向に駆動するステージ幅の大きさ以下にすることによって、より効率的にかつコンパクトな装置で吸引が可能となる。吸引筒の吸引口は、回収効率を考えた際に大きくした方が良いのは、常識的にわかるが、ここで、ステージ幅以下にした理由としては、ステージが駆動する際に、吸引筒の吸引口が大きいと、ステージの駆動に合わせた稼動容積が拡大し、チャンバー容積を大きくする必要があり非現実的である。また、吸引筒を固定したステージは、大きな面積の構造物を形成する際にX−Y方向に駆動する必要が出てくる。そこで、吸引筒と吸引したエアロゾルを回収する容器は、ある程度、伸縮性を持たせる必要があり、フルキシブル性のある配管で接続しておく必要がある。フレキシブル性のある配管としては、蛇腹構造等を有した配管や伸縮性がある樹脂性の配管等が考えられる。これによって、さらに本複合構造物形成装置での生産性向上及び製造コストの削減は請求項1より大きく貢献できる。

請求項3においては、吸引筒が、構造物の形成を行う基板を装着してこの基板を移動するステージとは別に独立したステージに固定されており、前記ノズルと吸引筒の間隔が任意の間隔を維持した状態となるように夫々のステージを駆動することを特徴とする。
本発明では、粉体吸引筒とノズルの位置を任意に調整できること及びノズルの動きに合わせて吸引筒が動くことが可能になるので、エアロゾルの回収効率が上がる。
また、基板上に大きな面積の構造物を形成する際には、エアロゾルを噴射するノズルがX−Y方向に駆動する必要が出てくる場合もあるので、吸引筒を固定したステージも、このノズルの動きに連動した動きが必要になり、吸引筒と吸引したエアロゾルを回収する容器は、ある程度、伸縮性を持たせる必要がある。そこで、吸引筒と吸引したエアロゾルを回収する容器は、フルキシブル性のある配管で接続しておく必要がある。フレキシブル性のある配管としては、蛇腹構造等を有した配管や伸縮性がある樹脂性の配管等が考えられる。これによって、本複合構造物形成装置での生産性は、請求項2よりさらに向上及び製造コストの削減に多いに貢献できる。

【発明の実施の態様】
以下に本発明の実施の形態を添付図面に基づいて説明する。まず従来の複合構造物作製装置の構成とその作用を述べる。
図1は従来の複合構造物作製装置1を示したものであり、窒素ガスボンベ101の先にガス搬送管102を介してエアロゾル発生器103が設置され、その下流側にエアロゾル搬送管104を介して構造物形成室105内にノズル106が設置されている。エアロゾル発生器103内には脆性材料微粒子例えば酸化アルミニウム微粒子粉体が充填されている。ノズル106の開口の先には基板107が配置され、基板107はXYステージ108に固定されている。構造物形成室105は真空ポンプ109と接続されている。

以下にエアロゾルデポジション法に基づく複合構造物作製装置1の作用を述べる。窒素ガスボンベ101を開栓し、ガスをエアロゾル発生器103内に送り込み、同時にエアロゾル発生器103を運転させて脆性材料微粒子と窒素ガスが適当比で混合されたエアロゾルを発生させる。また真空ポンプ109を稼動させ、エアロゾル発生器103と構造物形成室105の間に差圧を生じさせる。このエアロゾルをエアロゾル搬送管106を通して加速させ、ノズル106より基板107に向けて噴射する。基板107はXYステージ108により揺動され、エアロゾル衝突位置を変化させつつ、微粒子の衝突により基板107上に膜状の脆性材料構造物が形成されていく。このとき構造物形成に与る脆性材料微粒子は少なく、残りの脆性材料微粒子は窒素ガスの流れとともに構造物形成室105内に飛散する。エアロゾルの衝突角度と基板表面の角度が鉛直の場合は、衝突後のガスの流れは四方に拡散するため、微粒子の飛散方向はランダムであった。そしてその一部は構造物形成室105の内壁に付着し、一部はガス流とともに真空ポンプ109へ吸い込まれる。ノズルから噴射された脆性材料微粒子の量と、形成された脆性材料構造物の量からその重量比を算出した結果、99%以上の微粒子が構造物形成に寄与していないことがわかった。これらの微粒子は構造物形成室105や真空ポンプ109を掃除をすることによりある程度回収することは可能であるが、この際形成室内壁の摩耗粉などコンタミネーションが混入するため再利用は困難である。

図2は本発明の一態様としての複合構造物作製装置2を示したものであり、この図2(a)のように、窒素ガスボンベ201の先にガス搬送管202を介してエアロゾル発生器203が設置され、その下流側にエアロゾル搬送管204を介して構造物形成室205内にノズル206が設置されている。エアロゾル発生器203内には脆性材料微粒子例えば酸化アルミニウム微粒子粉体が充填されている。ノズル206の先には基板207が、エアロゾルが衝突する表面からの鉛直線がノズル206から噴出するエアロゾル流の流線に対して30°傾斜した状態で配置される。ノズル206の開口から基板207のエアロゾル衝突部までの距離は10mmである。基板207はXYステージ208に固定されている。構造物形成室205は真空ポンプ209と接続されている。また図2(b)に示すとおり、吸引口が縦20mm、横180mmでエアロゾルを吸引する吸引筒210が配置される。配管211を介して微粒子回収容器212が設置され、さらに下流側に真空ポンプ213が設置される。

以下にエアロゾルデポジション法に基づく複合構造物作製装置2の作用を述べる。エアロゾル発生から衝突までの作用は複合構造物作製装置1に準じるため省略する。ノズル206より噴射されたエアロゾルは基板に斜めに衝突するため構造物形成に与らなかった脆性材料微粒子を含むエアロゾル流は衝突後基板に沿っては図2(a)の矢印で示されるように右側に方向を向ける。そしてその先に設置してある吸引筒210へと導入され、配管211を通って微粒子回収容器212へと導かれる。この構成の場合、構造物形成に与らなかった脆性材料微粒子が吸引筒に導入される割合は、基板207表面のエアロゾル衝突部位から比較的遠い距離として30cmの位置に吸引筒210の開口を置いた場合でも50%程度であり、ノズル206、基板207、吸引筒210の形状と位置関係を最適化することにより90%以上の導入が確認された。勿論吸引筒210は基板207表面のエアロゾル衝突部位に近い方が良いが、実際には基板207は揺動しているため、基板207と吸引筒210の衝突を回避するためにそれに見合った距離を置く必要がある。

ここで微粒子回収容器212は、固気分離の際にしばしば利用されるサイクロンを用いても良いし、細孔フィルターを用いても良いし、衝突板にエアロゾルを衝突させて板状に微粒子を堆積させることにより固気を分離させても良いし、静電気により微粒子を回収しても良い、他にもガス中で超音波を作用させて微粒子を凝集させてから重力分級させる方法も有用である。これらの手段で回収した微粒子は再度エアロゾル発生器に戻して利用することが可能であり、資源の有効活用ができる。

以下にエアロゾルデポジション法に基づく粉体吸引筒機構装置3の作用を述べる。エアロゾルを噴射されるノズル302より構造物の形成に用いられる脆性材料粉体と搬送用ガスの混合状態にあるエアロゾルが噴射され、駆動用ステージ303上に固定された基材304に高速で衝突し、そのエアロゾルの1部で、基材上に構造物が構成されるが、その他の構造物形成に寄与しなかったエアロゾルは、基材304の面上で、矢印方向に流れる。次に、これらのエアロゾルを回収するために、このエアロゾルの進行流れに対して、垂直方向に吸引口を配置した吸引筒305をステージ303上の固定しておくと、基板304と吸引筒305の間の隙間がなく、構造物形成に寄与しなく基材304の面上で、矢印方向に飛散するエアロゾルを効率良く吸引筒305に捕獲することができる。また、この吸引筒305は、ステージ303に固定していることからステージ303の動きに追従する必要があるので、吸引筒305は、伸縮が自由なフレキシブル性を有した配管306を介して微粒子回収容器307が設置され、捕獲したエアロゾルを効率よく微粒子回収容器307に送り込むことができる。また、図3の(b)に示すように、ここに用いた吸引筒305の吸引口の幅は、エアロゾルが噴射されるノズルの幅より大きく、且つ、X−Yステージのエアロゾルの進行方向に対して垂直な辺の幅以下であることにより、より効率的にエアロゾルの回収が可能である。

以下にエアロゾルデポジション法に基づく粉体吸引筒機構装置4の作用を述べる。エアロゾルを噴射されるノズル402より構造物の形成に用いられる脆性材料粉体と搬送用ガスの混合状態にあるエアロゾルが噴射され、駆動用ステージ403上に固定された基材404に高速で衝突し、そのエアロゾルの1部で、基材上に構造物が構成されるが、その他の構造物形成に寄与しなかったエアロゾルは、基材404の面上で、矢印方向に流れる。次に、これらのエアロゾルを回収するために、このエアロゾルの進行流れに対して、垂直方向に吸引口を配置した吸引筒406を基板駆動用ステージ403とは独立したステージ405上の固定し、エアロゾルノズルとの間隔を一定距離保った状態で、駆動に合わせて吸引筒406が常に対になって駆動するように制御する。また、基板404の面と吸引筒406の幅広吸引口の間は、できるだけ回収を効率行うために隙間を少なくなる用に配置し、構造物形成に寄与しなく基材404の面上で、矢印方向に飛散するエアロゾルを効率良く吸引筒406に捕獲することができる。また、この吸引筒406は、ステージ405に固定していることからステージ405の動きに追従する必要があるので、吸引筒406は、伸縮が自由なフレキシブル性を有した配管407を介して微粒子回収容器408が設置され、捕獲したエアロゾルを効率よく微粒子回収容器408に送り込むことができる。また、ここに用いた吸引筒406の吸引口の幅は、図4(b)に示すように、エアロゾルが噴射されるノズルの幅より大きく、且つ、X−Yステージのエアロゾルの進行方向に対して垂直な辺の幅以下であることにより、より効率的にエアロゾルの回収が可能である

【発明の効果】
以上に説明したように本発明によれば、エアロゾルデポジション法による脆性材料構造物形成において、従来利用効率が著しく低いゆえに廃棄されていた脆性材料微粒子を構造物形成室内に散逸させることなく回収し、再利用を可能とした。
