【発明の属する技術分野】
本発明は研磨装置、研磨用ガイドリングおよび研磨用ガイドリングの磨耗判定方法に関し、特に、CMP(chemical mechanical polishing:化学的機械的研磨)などに用いられる研磨用ガイドリングに適用して好適なものである。

【従来の技術】
近年の半導体装置では、配線層や絶縁層などの埋め込み後の表面を平坦化して、フォトリソグラフィー工程における焦点合わせを精度よく行うために、CMPが用いられている。
ここで、半導体ウェハのCMPを行う場合、例えば、特許文献1に開示されているように、半導体ウェハを研磨テーブル上でホルディングさせるために、ガイドリング(リテーナリングとも言う。)が用いられている。

図8は、従来のガイドリングの構成を示す斜視図である。
図8において、ガイドリング70の底面には溝71が放射状に形成されている。そして、半導体ウェハのCMPを行う場合、半導体ウェハの周囲をガイドリング70でガイドしながら、半導体ウェハ表面を研磨テーブル上に押し付け、半導体ウェハ表面の平坦化を行う。

ここで、半導体ウェハ表面を研磨テーブル上に押し付ける場合、ガイドリング70の底面も研磨テーブル上に押し付けられ、ガイドリング70の底面も削り取られる。そして、研磨テーブル上に供給された研磨剤スラリや半導体ウェハの研磨屑などは、溝71を介してガイドリング70の内側に出し入れすることができる。

また、半導体ウェハの研磨を行うと、ガイドリング70の底面も研磨されるため、溝71の深さが徐々に浅くなる。そして、溝71の深さが浅くなり過ぎると、研磨テーブル上に供給された研磨剤スラリや半導体ウェハの研磨屑の流れが滞り、研磨速度が劣化したり、研磨面が損傷したりする。このため、溝71の深さを見てガイドリング70の磨耗の度合を判定し、溝71の深さが浅くなり過ぎた場合、ガイドリング70の交換が行われる。

【発明が解決しようとする課題】
しかしながら、溝71の深さに基づいてガイドリング70の磨耗の度合を判定する方法では、ノギスなどを用いて溝71の深さを測定する必要があり、手間がかかるという問題があった。
そこで、本発明の目的は、ガイドリングの磨耗の度合を容易に判定することが可能な研磨装置、研磨用ガイドリングおよび研磨用ガイドリングの磨耗判定方法を提供することである。

【課題を解決するための手段】
上述した課題を解決するために、本発明の一態様に係る研磨装置によれば、研磨テーブルと、前記研磨テーブルを回転させる回転手段と、前記研磨テーブル上にスラリを供給するスラリ供給手段と、前記研磨テーブル上でウェハの周囲をガイドするガイドリングと、前記ガイドリングの底面に放射状に形成された溝と、前記溝内に段差状に設けられたスリップサインと、前記研磨テーブル上で前記ウェハを前記ガイドリングとともに押さえるウェハ押え手段とを備えることを特徴とする。

これにより、ガイドリングの底面が研磨された場合でも、溝内に設けられた段差の残存状況に基づいて、ガイドリングの磨耗の度合を判定することができ、ガイドリングの交換時期を一見して判定することが可能となる。
このため、ガイドリングの交換時期を判定するために、ノギスなどを用いて溝の深さを測定する必要がなくなり、ガイドリングの交換にかかる手間を軽減することが可能となる。

【発明の実施の形態】
以下、本発明の実施形態に係る研磨装置および研磨用ガイドリングについて図面を参照しながら説明する。
図1は、本発明の第1実施形態に係る研磨装置の概略構成を示す斜視図、図2は、図1の研磨装置の概略構成を示す断面図である。

図1、2において、研磨テーブル(プラテンとも言う。)1は回転軸3に結合され、回転軸3を中心として回転できるようにされるとともに、研磨テーブル1上には研磨クロス2が貼付されている。
また、研磨クロス2が貼付された研磨テーブル1上には、ウェハWの周囲をガイドするガイドリング4が設けられるとともに、ウェハWおよびガイドリング4を研磨クロス2上に押さえ付けるウェハキャリア5が設けられている。ここで、ガイドリング4の底面には、溝が放射状に形成されるとともに、溝内には、段差状に形成されたスリップサインが設けられている。なお、研磨対象となるウェハWとしては、例えば、Al、Cu、多結晶シリコンなどの配線層、シリコン酸化膜やシリコン窒素膜などの絶縁層などが形成された半導体ウェハやガラスウェハなどを挙げることができる。また、ガイドリング4の材質としては、例えば、繊維強化テフロン(登録商標)などを挙げることができる
そして、ウェハキャリア5は、スピンドル6に結合され、ウェハWおよびガイドリング4を研磨クロス2上に押さえ付けながら、スピンドル6の回りを回転できるように構成されている。

さらに、研磨テーブル1上には、研磨クロス2の表面状態を調整する研磨クロス調整ディスク7が設けられるとともに、研磨クロス調整ディスク7を研磨クロス2上に押さえ付ける研磨クロス調整ディスクキャリア8が設けられている。
そして、研磨クロス調整ディスクキャリア8は回転シャフト9に結合され、研磨クロス調整ディスク7を研磨クロス2上に押さえ付けながら、回転シャフト9の回りを回転できるようにされている。

また、研磨テーブル1上方には、研磨剤スラリ11を研磨クロス2上に吐出させるノズル10が設けられている。
そして、ウェハWを研磨する場合、研磨テーブル1上に研磨クロス2を貼り付け、研磨クロス2上に研磨剤スラリ11を吐出させる。そして、ウェハキャリア5により、ガイドリング4およびウェハWを研磨クロス2上に押さえ付け、ウェハWの周囲をガイドリング4でガイドしながら、研磨テーブル1およびウェハキャリア5を回転させる。

このため、スリップサインが消失状況に基づいて、ガイドリング4の磨耗の度合を一見して判定することができ、ガイドリング4の交換時期を判定するために、ノギスなどを用いて溝の深さを測定する必要がなくなることから、ガイドリング4の交換にかかる手間を軽減することが可能となる。

図3において、ガイドリング4aの底面には、溝21が放射状に形成されるとともに、溝21内の所定の深さH1の位置には、段差状の張り出し部22が設けられている。また、張り出し部22の前面は、溝21に沿ってアール状に加工されている。なお、張り出し部22が設けられる深さH1は、ガイドリング4aの底面の磨耗に伴って、張り出し部22による段差が消失した時に、溝21内を流れるスラリや研磨屑が滞らないような値に設定することができる。
