本発明は、へテロ接合を有する高速電子移動度トランジスタ用エピタキシャルウェハに関するものである。

【従来の技術】
InGaAs層をチャネル層とし、チャネル層の両側、または片側に電子供給層を持つヘテロ接合HEMT(High Electron Mobility Transistor:高層電子移動度トランジスタ)は、電子の高速移動の利点を活かして高速動作が可能だけでなく、マイクロ波帯等の超高周波帯における高出力、且つ高効率動作が可能なので、携帯電話や衛星通信機器等に搭載されるトランジスタ等の用途に用いられる。

HEMTの種類としては、チャネル層に使用する材料により、GaAsを用いたC−HEMT(Conventional−HEMT)と、InGaAsを用いたひずみ系のpHEMT(Pseudomorphic HEMT)に分かれる。現在主流はpHEMTである。

このpHEMTを電子供給層の材料から見ると、GaAs、AlGaAs、InGaP系に分かれる。現在最も多く使われているのはAlGaAsである。この材料はGaAsに格子整合し、且つAl混晶比を変えることでバンド間エネルギーギャップを容易に制御できる。

また電子供給層の総数に注目すると、電子供給層がInGaAsチャネル上に一層のもの(単層HEMT)と、チャネル下にも供給層を有したダブルヘテロタイプ(ここではD−HEMTと呼ぶ)に分けられる。前者は最もポピュラーな構造で、この構造によるトランジスタは、衛星放送のコンバータに不可欠な低雑音アンプ用として広く普及している。

一方、D−HEMTはデジタル通信用高出力アンプとして、ここ数年盛んに研究・開発され、実用化も急速に進み、現在最も普及しているタイプである。この構造では、上下両方から電子が供給されることから、シートキャリア濃度の高いチャネルが実現できる。この薄型ウェハを使用すれば、デジタル方式のトランジスタにおいて低ひずみで非常に高い電力が得られる。

構造は図5に示すように、半絶縁性GaAs基板11上にun−GaAsバッファ層12を具え、この上側にn−AlxGa1−xAs電子供給層13、un−AlxGa1−xAsスペーサ層14、un−InxGa1−xAsチャネル層15、un−AlxGa1−xAsスペーサ層16、n−AlxGa1−xAs電子供給層17を積層させてダブルヘテロ構造型HEMTを構成し、その上にn−GaAsギャップ層18を形成している。すなわち、un−InGaAsチャネル層15をはさんで上下にn−AlGaAs電子供給層13、17を配し、un−InGaAsチャネル層15と上下のn−AlGaAs電子供給層13、17との間にアンドープAlGaAsスペーサ層14、16が挿入された構造である。なお、エピタキシャル層名称中のn−、un−はエピタキシャル層がそれぞれn型、アンドープであることを表している。

ここでun−AlGaAsスペーサ層14、16は、キャリア(電子)が走行するun−InGaAsチャネル層15とn型不純物がドーピングされたn−AlGaAs電子供給層13、17を空間的に確実に分離するために挿入されている。このun−AlGaAsスペーサ層14、16の効果により、un−InGaAsチャネル層15を走行するキャリア(電子)はn−AlGaAs電子供給層13、17のイオン化した不純物からの散乱を受けにくくなるため、結果としてキャリア(電子)の移動度が向上する。

このようなウェハ構造とすることにより、2次元電子ガスの濃度を高め、しかも電子の移動度を大きくできて、素子の高性能化を図ることができる。

これまで一般にMOVPE装置で作製されたHEMT用エピタキシャルウェハの特性は、チャネル層のシートキャリア濃度2.6±0.2×1012cm−2で、移動度5000〜6500cm2/V・sである。

【発明が解決しようとする課題】
しかしながら、移動度が上記の6500cm2/V・sを超え、しかも移動度のシートキャリア濃度依存性が低減されるHEMT用エピタキシャルウェハの構造が望まれる。

HEMTにおいて、さらに素子の高性能化を図るためには、チャネル層の中央部近傍におけるバンドギャップに着目し、その部分のバンドギャップを狭くすることが有効であると考えられる。

しかし、InGaAsチャネル層はGaAs、AlGaAs層に比べ格子定数が大きい。そのためInGaAs、GaAsもしくはAlGaAsとの間で格子不整合が生じ、転位が発生する。この転位の発生により2次元電子ガスの濃度の減少、電子移動度の低下を招くことになり、素子の高性能化を図ることができないという問題が起きる。

また、従来のHEMT構造では、ヘテロ界面に生じるポテンシャル障壁によるキャリア閉じ込め効果を行うためにAlGaAs層3元化合物を用いるが、これはチャネル層に合金散乱の影響を及ぼし、移動度の低下を引き起こす。すなわち、スペーサ、チャネル層界面において、GaAsスペーサ層ではGa又はAs終端であり、電子は図4(a)に示すように散乱なく流れる。しかし、AlGaAsスペーサ層では終端がIII族終端であるとき、図4(b)に示すようにGa、Alの混晶であるために、電子はGa、Alの原子の大きさ相違から生じる凹凸を感じ、電子は流れにくくなる。

そこで、本発明の目的は、上記課題を解決し、移動度のシートキャリア濃度依存性を低減し、移動度を大幅に向上した高速電子移動度トランジスタ用エピタキシャルウェハを提供することにある。

【課題を解決するための手段】
上記目的を達成するため、本発明は、次のように構成したものである。

請求項1の発明に係る高速電子移動トランジスタ用エピタキシャルウェハは、基板上に、バンドギャップの狭いチャネル層の両側にバンドギャップの大きいスペーサ層及び電子供給層をそれぞれ設けた層構造を具備する高速電子移動度トランジスタ用エピタキシャルにおいて、前記スペーサ層はその両側の層とのバンドギャップが小さくなるように組成範囲が変化した層からなることを特徴とする。

<発明の要点>
本発明の要点は、チャネル層に近い側がバンドギャップの小さくなるように、スペーサ層に組成勾配をつけることにある。具体的には、例えばチャネル層をInGaAs層とし、スペーサ層はAl濃度がチャネル層に向かって漸次減少したAlGaAs層からなる構成とする(図2)。例えば図2に示すように、チャネル層近傍ではGaAsかそれに近い組成であるAlGaAs層にする。これにより、3元化合物であるAlGaAsの合金散乱が防止される。またGaAs層のみのスペーサではAlGaAs層に比べバンドギャップが狭いためキャリア閉じ込め効果が弱い、という欠点も除去される。

【発明の実施の形態】
以下、本発明を図示の実施形態に基づいて説明する。

本発明の一実施形態に係るD−HEMT用エピタキシャルウェハの構造を図1に示す。

図示するように、un−InGaAsチャネル層5をはさんで上下にn−AlGaAs電子供給層3、7を配し、un−InGaAs/n−AlGaAs界面にun−AlxGa1−xAsスペーサ層4、6を挿入した構成とする。

このun−AlxGa1−xAsスペーサ層4、6には、その両側の層とのバンドギャップが小さくなるように組成勾配をつけ、図2に示すようにAl組成比xを変えて、チャネル層近傍ではGaAs又はそれに近い組成であるAlGaAs層となるようにする。これは、一方では、3元化合物であるAlGaAsの合金散乱を防ぐためであると同時に、他方では、GaAs層のみのスペーサとしたのでは、AlGaAs層に比べバンドギャップが狭くキャリア閉じ込め効果が弱いことから、その弱点を補うためである。

チャネル層5であるInGaAs層の厚さを15nm以下、スペーサ層4、6、電子供給層3、7の厚さを10nm以下とする。これにより転位発生を抑える。これはGaAs層を基準としたとき、InGaAs、AlGaAs層が臨界膜厚を越えないことを狙いとした。この間の膜厚はInGaAs、AlGaAs両者ともに、横方向の格子間距離はGaAsと同じであるからである。しかし臨界膜厚を越えたとき、GaAsとInGaAs、AlGaAsとの格子間距離のずれから生じる歪によるエネルギーをなくすために転位が発生することは以前から知られている。

本発明の効果を確認するため、次のようなD−HEMT用エピタキシャルウェハの実施例について試作した。

すなわち、半絶縁性GaAs基板1上に、MOVPE装置を用いて、順にエピタキシー成長させることにより、un−GaAsバッファ層2を500nm設け、その上に、n−AlxGa1−xAs電子供給層3(x=0.24、ドーピング濃度3×1018cm−3)を5nm設けた。そして、その上にグレーデッド(graded)スペーサ層4としてun−AlxGa1−xAs(x=0.3→0:Al組成を減らしていく)を5nm設け、その上に更に、un−InxGa1−xAsチャネル層5(x=0.20)を10nm設けた。

また、チャネル層5の上に、グレーデッド(graded)スペーサ層6としてun−AlxGa1−xAsスペーサ層6(x=0→0.3:Al組成を増やしていく)を5nm設け、その上にn−AlxGa1−xAs電子供給層7(x=0.24、ドーピング濃度3×1018cm−3)を5nm設け、その上に更に、n−GaAsキャップ層8(ドーピング濃度3×1018cm−3)を80nm設けた。

グレーデッドun−AlxGa1−xAsスペーサ層4は、初め、Al0.3Ga0.7Asで成長し、成長するにつれてAl組成を減らして成長する。グレーデッドun−AlxGa1−xAsスペーサ層6はグレーデッドun−AlxGa1−xAsスペーサ層4の逆の成長を行う。

図3に従来の構造(図5)と本発明の構造(図1)におけるチャネル層シートキャリア濃度とキャリア移動度の関係を示す。本実施例に係るHEMT用エピタキシャルウェハ(本発明品)では、従来構造のもの(従来品)とほぼ同じシートキャリア濃度であるにも関わらず、移動度が大幅に向上した。すなわち、従来品の場合は移動度が5000〜6500cm2/V・sであるのに対し、本実施例のHEMT用エピタキシャルウェハ(本発明品)では、従来の6500cm2/V・sを大幅に上回る高い移動度が得られた。

上記電子供給層3、7は、アンドープのAlGaAs層内にデルタドープ層を形成したデルタドーピング構造とすることができる。すなわち、ドーパント原子が電子供給層3、7の一部のデルタドープ層にのみ極めて高い濃度で分布している構造である。このデルタドーピング構造では、電子供給層内でのドーパント原子を含むデルタドープ層の位置の最適化や、デルタドープ層の形成方法の最適化によって、キャリア走行内に留まる電子の濃度をその移動度の大幅な低下なしにいくらか高めることができる。

【発明の効果】
以上説明したように本発明によれば、HEMT用エピタキシャルウェハにおけるチャネル層に近い側がバンドギャップの小さくなるように、スペーサ層に組成勾配をつけ、例えばAl濃度がチャネル層に向かって漸次減少したAlGaAs層からなるスペーサ層の構成としたので、3元化合物であるAlGaAsの合金散乱が防止される。またGaAs層のみのスペーサではAlGaAs層に比べバンドギャップが狭いためキャリア閉じ込め効果が弱い、という欠点も除去される。

従って、本発明によれば、高いキャリア移動度により格段に性能向上が図られる高速電子移動度トランジスタが得られ、低雑音増幅等に適用したとき大きな効果が得られる。
