本発明は、レーザビームの伝送方法及びビーム強度分布変換器に係り、特に、ガラス基板上のアモルファス層を結晶化するためのレーザアニール装置等のレーザ加工装置のビームホモジナイザとして用いるのに好適な、レーザアニール装置におけるレーザビームの強度分布の均一性を安価に向上することが可能な、レーザビームの伝送方法及び装置、レーザの運転方法、ビーム強度分布変換器、ビームホモジナイザ、レーザ光学系及びレーザ加工装置に関する。

【従来の技術】
レーザ加工装置、特にレーザアニール装置においては、できるだけ強度分布が均一なレーザビームを半導体基板等の加工対象物に照射することが望ましい。

そこで、レーザビームの強度分布を均一化するため、特許文献1に記載されているように、ビームホモジナイザと呼ばれる光学系が利用されている。

しかしながら、小さなレンズを多数並べた、フライアイ方式と呼ばれる従来のビームホモジナイザ10は、例えば図1に示す如く、片面が平面で、もう一方の面に複数の凸部が配列して形成された2枚のアレイレンズ11、12および(複数枚の)集光レンズ13で形成されており、複雑な光学設計計算、高額な光学部品、精密な部品製作と組立調整等が必要であるという問題点を有していた。

【課題を解決するための手段】
本発明は、レーザビームの伝送に際して、ファイババンドルを用い、入口側と出口側のファイバの配列を異なるようにして入口側のビーム強度分布を変換し、出口側で任意の強度分布が得られるようにして、前記第1の課題を解決したものである。

又、出口側のビーム強度分布がマクロ的に見て均一となるように、出口側のファイバをランダム又はビーム強度が異なるファイバが出口面内で均等になるように配置して、前記第2の課題を解決したものである。

又、出口側のファイバを1列又は数列の直線上に並べることにより、レーザビームの強度分布を線状としたものである。

又、複数系統のファイババンドルにそれぞれ別のレーザからレーザパルスビームを同時又は所定の時間差を設けて入射し、これらの別系統のファイババンドルの出口側を束ねて1系統とし、強度分布がマクロ的に均一となるように1本1本のファイバを並べて配置するようして、複数のレーザを同時に運転し、完全同時照射することによってピークパワーを倍増させたり、あるいは、一方を所定時間遅延させて、実質的にパルス幅の長いレーザ光を作り出すことができるようにしたものである。

又、複数のレーザを同時に動作させず、交互に動作させることにより、レーザ発振器のメンテナンス時間等のダウンタイムを補間するようにレーザを交互に運転できるようにしたものである。即ち、1台のレーザ発振器を数時間乃至数十時間運転した後、メンテナンス等のために停止するときに、もう1台のレーザを運転することにより、実質上無停止で加工対象にレーザを照射することが可能となる。

【発明の実施の形態】
以下図面を参照して、本発明の実施形態を詳細に説明する。

本発明においては、レーザ光強度分布の均一化のため、従来のようなアレイレンズを用いたホモジナイザではなく、図2に示す第1実施形態の如く光ファイババンドル20を用いる。通常、ファイババンドル20は、ファイバの束ね方を入口と出口で同一にするため、出口の強度分布は、入口のレーザの強度分布と全く同じになる。しかし本発明では、ファイババンドルの入口と出口での個々のファイバの配置を、必要な強度分布に応じて、意図的に並べ替えた構成とする。

出口側のファイバの束ね方を敢えて崩し、ランダムに並べ替えることにより、入口における強度分布を、出口ではマクロ的に均一にすることが可能となる。

又、例えばガウス分布型のレーザ強度分布の光を入射する場合、各ファイバに取り込まれた光のみがファイバを伝播し、当然中央部のビームを伝播したファイバはエネルギが強く、端部のビームを伝播したエネルギが弱い。よって各ファイバの取り回しを強弱強弱・・・とすれば、近接したビーム強度の波は相殺され、均一性の良いビームを作り出すことができる。又、バンドル入口では中心部にあったファイバを、出口では外側に配置し、外側にあったファイバは中心部に配置すれば、通常とは逆に、中央が低く周辺が高いリング状の強度分布を得ることも可能である。

次に、本発明の第3実施形態を図4に示す。本実施形態は、複数系統(図では2系統)のファイババンドル21、22に、それぞれ別のレーザ31、32からレーザパルスビームを同時又は所定の時間差を設けて入射し、これらの別系統のファイババンドル21、22の出口側を束ねて1系統とし、強度分布がマクロ的に均一となるように、1本1本のファイバの交互に並べて配置したものである。

あるいは、複数台(図4では2台)のレーザ31、32を同時に動作させずに、交互に動作させることも可能である。即ち、レーザのパルス動作を交互に行なうのではなく、1台のレーザ発振器を数時間乃至数十時間運転した後、メンテナンス等のために停止するときに、もう一方のレーザを運転することにより、実質上、半導体基板等の加工対象にとっては無停止にすることが可能となる。また、複数のレーザを交互または順番に発振させることにより、実質的に高繰り返し照射が可能となる。
