本発明は、伸縮可能に構成された蛇腹機構および蛇腹機構を装備した切断装置に関する。

【従来の技術】
半導体デバイス製造工程においては、略円板形状である半導体ウエーハの表面に格子状に配列された多数の領域にIC、LSI等の回路を形成し、該回路が形成された各領域を所定のストリートといわれる切断ラインに沿ってダイシングすることにより個々の半導体チップを製造している。このようにして分割された半導体チップは、パッケージングされて携帯電話やパソコン等の電気機器に広く利用されている。
携帯電話やパソコン等の電気機器はより軽量化、小型化が求められており、半導体チップのパッケージもチップサイズパッケージ(CSP)と称する小型化できるパッケージ技術が開発されている。CSP技術の一つとして、Quad Flat Non−lead Package(QFN)と称するパッケージ技術が実用化されている。このQFNと称するパッケージ技術は、半導体チップの接続端子に対応した接続端子が複数形成されているとともに半導体チップ毎に区画するストリートが格子状に形成された銅板等の金属板に複数個の半導体チップをマトリックス状に配設し、半導体チップの裏面側から樹脂をモールディングした樹脂部によって金属板と半導体チップを一体化することによりCSP基板を形成する。このCSP基板をストリートに沿って切断することにより、個々にパッケージされたチップサイズパッケージ(CSP)に分割する。

上記CSP基板の切断は、一般にダイシング装置とよばれる精密切断装置によって施される。この切断装置は、往復動せしめられるチャックテーブルと、該チャックテーブル上に保持された被加工部を切断するための切断手段とを具備している。切断手段はダイヤモンド粒子を含有した円板形状の回転ブレードから構成されている。また、切断手段には純水でよい加工水を供給するための加工水供給手段が付設されている。チャックテーブルが往動及び/又は復動する際に、チャックテーブル上のCSP基板に回転ブレードが作用せしめられ、CSP基板の切断が遂行される。チャックテーブルを往復動せしめるための往復動機構は、往復動方向に延在する回転自在なねじ軸と、このねじ軸に螺合せしめられた雌ねじ部材とを含んでおり、チャックテーブルは雌ねじ部材に装着されている。ねじ軸及び雌ねじ部材は所謂精密機械要素であり、この機械要素に切断屑及び/又は加工水が付着することを防ぐ必要がある。回転ブレードの回転方向に起因して切断屑及び加工水は、主として、チャックテーブルの往復動方向に見て片側、例えばCSP基板に作用する部位がチャックテーブルの往動方向に移動する方向に回転ブレードが回転せしめられる場合にはチャックテーブルの往動方向に見て下流側、に飛散せしめられる。加工水の一部は霧となりチャックテーブルの往動方向に見て上流側にも飛散する。そこで、チャックテーブルの往復動方向に見て少なくとも片側、通常は両側、に蛇腹機構を配設してねじ軸等の精密機械要素を覆っている。チャックテーブルが往動又は復動する場合には、チャックテーブルの往動方向に見て下流側に配置された蛇腹機構は収縮され、上流側に配置された蛇腹機構は伸張される。チャックテーブルが復動する場合には、チャックテーブルの往動方向に見て上流側に配置された蛇腹機構は収縮され、下流側に配置された蛇腹機構は伸張される。

上述した切断装置によってCSP基板を切断する場合、CSP基板の縁部にはCSPが形成されていない所謂耳部が存在し、この耳部が比較的大きな切断屑として、チャックテーブルの往復動方向に見て片側、例えばCSP基板に作用する部位がチャックテーブルの往動方向に移動する方向に回転ブレードが回転せしめられる場合にはチャックテーブルの往動方向に見て下流側、に配置されている蛇腹機構上に飛散せしめられる。蛇腹機構上に飛散した比較的大きな切断屑は、蛇腹機構の円滑な収縮及び伸張を阻害する傾向がある。蛇腹機構は、円滑に収縮及び伸張せしめられることが必要である故に、通常、布或いはその類似シート材料で形成されている。従って、蛇腹機構上に飛散した比較的大きな切断屑によって、蛇腹手段に穴等の損傷が生成される虞も少なくない。

上記問題を解消するために、蛇腹機構の上面を覆う保護シートを配設し、この保護シートがチャックテーブルの往復動に付随して、従って蛇腹機構の収縮及び伸張に付随して適宜に巻き取り及び巻き戻しされるように構成した切断装置が提案されている。(例えば、特許文献1参照。)

【発明の実施の形態】
以下、本発明に従って構成された蛇腹機構および蛇腹機構を備えた切断装置の好適実施形態を図示している添付図面を参照して、更に詳細に説明する。

図1は、本発明に従って構成された蛇腹機構を備えた切断機の好適実施形態を図示している。全体を番号2で示す切断装置はハウジング4を具備しており、このハウジング4上には待機域6、チャッキング域8、アライメント域10、切断域12、洗浄及び乾燥域14が規定されている。切断すべき被加工物は適宜の搬入手段(図示していない)によって待機域6上に搬入せしめられる。

図2には待機域6に搬入せしめられる被加工物の典型例を図示している。図示の被加工物はCSP基板16であり、このCSP基板16は矩形板状である合成樹脂製基板18を有する。合成樹脂製基板18上にはストリート20が格子状に配列されており、このストリート20によって複数個(図示の場合は32個)の矩形領域が区画されている。矩形領域の各々にはCSP22が配設されている。合成樹脂基板18の4周縁部にはCSPが形成されていない所謂耳部24が存在する。図示の実施形態においては、CSP基板16がそれ単独で待機域6に搬入されるのではなく、CSP基板16は装着治具26上に載置されて待機域6に搬入される。適宜の金属板から形成することができる装着治具26はCSP基板16よりも幾分大きい矩形板状である。装着治具26の上面中央部には溝28が格子状に配列されており、この溝28によって複数個(図示の場合は32個)の矩形領域30が区画されている。矩形領域30の各々はCSP基板16におけるCSP22の各々に対応せしめられており、平面図における矩形領域30の寸法はCSP22の寸法と実質上同一である。装着治具26の矩形領域30の各々には厚さ方向に貫通せしめられている吸引孔32が形成されている。装着治具26の裏面には全ての吸引孔32を接続している吸引溝(図示していない)が形成されている。CSP基板16は複数個のCSP22の各々を装着治具26の矩形領域30の各々に整合せしめて装着治具26上に載置される。そして、その上面にCSP基板16が載置された装着治具26が切断装置2の待機域6上に搬入される。

再び図1を参照して説明を続けると、待機域6、チャッキング域8並びに洗浄及び乾燥域14に関連せしめて、第一の搬送手段34が配設されている。この第一の搬送手段34は、待機域6に搬入された装着治具26を吸引して、装着治具26とその上面に載置されているCSP基板16をチャッキング域8に搬送し、チャッキング域8に位置せしめられているチャックテーブル36上に載置する。図示の実施形態におけるチャックテーブル36は、装着治具26よりも幾分大きい矩形状の吸引盤38を有する。吸引盤38の中央部には矩形状の吸引開口40が形成されており、この吸引開口40には吸引管42の先端が開口せしめられている。チャックテーブル36の吸引盤38上に装着治具26が搬入されると、吸引管42が真空源(図示していない)に連通せしめられ、これによって吸引盤38上に装着治具26が真空吸引され、そしてまた装着治具26に形成されている吸引孔32の各々が真空源に連通せしめられる故に、CSP基板16(更に詳しくはそのCSP22の各々)が装着治具26に真空吸着される。

チャックテーブル36は図1に矢印44及び46で示す方向に往復動自在に装着されており(チャックテーブル36の往復動については後に更に言及する)、そして更に実質上鉛直に延びる中心軸線を中心として回転自在に装着されている。チャッキング域8においてチャックテーブル36上に装着治具26が載置され真空吸着されると、チャックテーブル36が矢印44で示す方向に往動せしめられ、装着治具26上のCSP基板16がアライメント域10に位置付けられる。アライメント域10には顕微鏡を含有している撮像手段48が配設されており、CSP基板16の表面が撮像手段48によって撮像される。そして撮像された画像を解析することによって、CSP基板16の配置状態、更に詳しくはCSP基板16上のストリート20の各々の位置、即ちチャックテーブル36の往復動方向44及び46であるx方向及びこれに垂直なy方向の位置、が認識されると共に、チャックテーブル36の往復動方向44及び46に対するストリート20の傾斜が認識される。撮像手段48によって撮像される画像はハウジング4上に配設されているモニター50にも表示される。

次いで、チャックテーブル36が切断域12に移動せしめられ、CSP基板16の切断が遂行される。切断域12に関連せしめて切断手段52が配設されている。図示の実施形態における切断手段52は、実質上水平に延びる回転軸54の先端部に固定された回転ブレード56から構成されている。回転ブレード56はダイヤモンド粒子を含有した薄肉円板形状の切断刃でよい。切断手段52には、純水の如き加工水を供給するための加工水供給手段58も付設されている。CSP基板16の切断は、次のとおりにして遂行される。最初に、CSP基板16におけるx方向に延びる複数個のストリート20の延在方向がチャックテーブル36の往復動方向44及び46に精密に平行に設定され、そして複数本のストリート20の特定の1個のy方向位置が回転切断刃56のy方向位置に精密に整合せしめられる。この位置合わせの際には、撮像手段48によって撮像されたCSP基板16の表面の画像の解析結果が利用される。しかる後に、所定高さに位置せしめられている回転ブレード56が矢印60で示す方向(即ち、回転ブレード56のCSP基板16に作用する下端部がチャックテーブル36の往動方向44に移動する方向)に回転せしめられると共に、チャックテーブ36が矢印44で示す方向に往動せしめられ、回転ブレード56の作用によってCSP基板16が特定の切断ストリート20に沿って切断される(回転ブレード56によるCSP基板16の切断については後に更に言及する)。CSP基板16を切断する回転ブレード56の、CSP基板16の下面を越えて下方に突出する部分は、装着治具26の上面に配設されている溝28内に位置せしめられる。回転ブレード56によってCSP基板16が切断される際には、加工水供給手段58が加工水を供給する。1個の切断ストリート20に沿った切断が終了すると、回転ブレード56が固定されている回転軸54が非作用位置まで上昇せしめられ、チャックテーブル36が所要位置まで矢印46で示す方向に復動せしめられる。そして、チャックテーブル36がy方向にインデックス移動せしめられると共に回転ブレード56が固定されている回転軸54が所定位置まで下降せしめられる。しかる後に、チャックテーブル36が再び往動せしめられ、次のストリート20に沿ってCSP基板16が切断される。かようにしてx方向に延びる複数個のストリート20に沿ってCSP基板16が切断せしめられると、チャックテーブル36が90度の角度範囲に渡って回転せしめられ、それまでy方向に延在していた複数個のストリート20がx方向に延在する状態に位置付けられる。そして、x方向に延在する複数個のストリート20の各々に沿ったCSP基板16の切断が遂行される。

切断域12においてCSP基板16が所要とおりに切断された後には、チャックテーブル36はチャッキング域8に戻される。チャッキング域8並びに洗浄及び乾燥域14に関連せしめて第二の搬送手段61が配設されている。第二の搬送手段61はチャックテーブル36上の装着治具26を吸引保持して、装着治具26及びその上に載置されている既にストリート20に沿って切断されたCSP基板16を洗浄及び乾燥域14に搬送し、洗浄及び乾燥域14に配置されているチャック手段(図示していない)上に載置する。そして、洗浄及び乾燥域14に配設されている洗浄及び乾燥手段(図示していない)によって、装着治具26及びその上に存在する切断されたCSP基板16が洗浄され乾燥される。しかる後に、上記第一の搬送手段34によって装着治具26及びその上に存在する切断されたCSP基板16が待機域6に搬送される。そして、装着治具26及びその上の切断されたCSP基板16は、適宜の搬出手段(図示していない)によって、例えば個々に切断されたCSP22を装着治具26上から収容ケースに移送するための移送装置(図示していない)に搬送される。

図1を参照して説明を続けると、図示の実施形態においては、チャックテーブル36は図1に示すアライメント域10の上流側に位置する片端位置と切断域12における切断手段52の下流側に位置する他端位置との間を矢印44及び46で示す方向に往復動自在に装着されている。そして、チャックテーブル36にはこれを往復動せしめるための往復動機構(図示していない)が配設されている。それ自体は周知の形態でよい往復動機構は、チャックテーブル36の下方に回転自在に装着されたねじ軸を含んでいる。このねじ軸はチャックテーブル36の往復動方向44及び46に延在している。チャックテーブル36には雌ねじ部材が固定され、かかる雌めじ部材がねじ軸に螺合せしめられている。従って、ねじ軸の正転に応じてチャックテーブル36がねじ軸に沿って矢印44で示す方向に往動され、ねじ軸の逆転に応じてチャックテーブル36がねじ軸に沿って矢印46で示す方向に復動せしめられる。このような往復動機構におけるねじ軸及び雌ねじ部材は精密機械要素であり、切断域12において生成される切断屑、切断域12において供給される加工水からから防護することが必要である。

図1と共に図3および図4を参照して説明すると、図示の実施形態においては、チャックテーブル36の往復動方向に見てチャックテーブル36の両側に蛇腹機構62及び64が配設されており、往復動機構におけるねじ軸及び雌ねじ部材の如き精密機械要素はチャクテーブル36自体と共にその両側に配設された第1の蛇腹機構62及び第2の蛇腹機構64によって覆われている。第1の蛇腹機構62は、布の如き折り畳み可能なシート部材によって複数の山部621aと谷部621bが交互に形成され伸縮自在に構成された蛇腹部材621と、該蛇腹部材621の両端にそれぞれ装着され金属板から形成することができる連結部材622、623とからなっている。このように構成された蛇腹部材621は、連結部材622がチャックテーブル36が上記片端位置に位置付けられている時にその上流側に位置する静止部材(図示していない)に連結され、連結部材623がチャックテーブル36の上流側面に連結されている。蛇腹部材621および連結部材622、623とによって構成された第1の蛇腹機構62は、逆チャッネル形状の横断面形状を有する。このように構成された第1の蛇腹機構62の蛇腹部材621は、チャックテーブル36が上記片端位置から上記他端位置に向けて矢印44で示す方向に往動せしめられる際には、チャックテーブル36の往動に応じて漸次伸張せしめられ、チャックテーブル36が上記他端位置から上記片端位置に向けて復動せしめられる際には漸次収縮せしめられる。

次に、第2の蛇腹機構64について、図3乃至図6を参照して説明する。
図示の実施形態における第2の蛇腹機構64は、蛇腹部材641と、該蛇腹部材641の上面を覆う複数のプレート部材642と、該複数のプレート部材642と蛇腹部材641との間に配設された複数の保護膜部材643(図5及び図6参照)と、蛇腹部材641の両端にそれぞれ装着され金属板から形成することができる連結部材644、645とからなっている。蛇腹部材641は、上記第1の蛇腹機構62の蛇腹部材621と同様に布の如き折り畳み可能なシート部材によって複数の山部641aと谷部641bが交互に形成され伸縮自在に構成され、逆チャッネル形状の横断面形状を有している。このように構成された第2の蛇腹機構64の蛇腹部材641の一端即ちチャックテーブル36側の端部に装着された連結部材644は、チャックテーブル36の下流側面に連結されている。また、蛇腹部材641の他端即ちチャックテーブル36側と反対側の端部に装着された連結部材645は、後述する静止部材に取り付けられている。従って、第2の蛇腹機構64を構成する蛇腹部材641は、チャックテーブル36が上記片端位置から上記他端位置に向けて矢印44で示す方向に往動せしめられる際にはチャックテーブル36の往動に応じて漸次収縮せしめられ、チャックテーブル36が上記他端位置から上記片端位置に向けて復動せしめられる際には漸次伸張せしめられる。

上記複数のプレート部材642は、ポリエステル等の合成樹脂やアルミ合金等の金属材によって形成することができ、図4に示すように蛇腹部材641の伸縮方向に直交する方向の幅寸法L1以上の長さ寸法Laと、図5に示すように蛇腹部材641が最も伸長した状態において隣接する山部641aと山部641aとの間隔L2より大きい伸縮方向の幅Lbを有している。このように形成された複数のプレート部材642は、蛇腹部材641の伸縮方向の片側縁辺部(図5及び図6において右側縁辺部)即ち移動部材であるチャックテーブル36側の縁辺部が蛇腹部材641の山部641aにそれぞれ接着剤によって装着され、他側縁辺部(図5及び図6において左側縁辺部)即ち移動部材であるチャックテーブル36と反対側の縁辺部がそれぞれ隣接するプレート部材(図示の実施形態においては、図5及び図6において左側のプレート部材)の表面に摺動可能に重合せしめられる。このようにして、蛇腹部材641の上側に配設された複数のプレート部材642は、図5に示す蛇腹部材641が最も伸長した状態と図6に示す収縮した状態との間を伸縮するに伴って、他側縁辺部が隣接するプレート部材の表面上を摺動することにより、蛇腹部材641の伸縮作用の妨げとはならない。従って、蛇腹部材641の上側は常に複数のプレート部材642に覆われているので、切断屑が蛇腹部材641の谷部に侵入することがなく、切断屑による蛇腹部材641の破損が防止される。

上記複数のプレート部材642と蛇腹部材641との間に配設された複数の保護膜部材643は、ポリウレタンエラストマー等の可撓性部材によって形成されており、プレート部材642の長さ寸法Laと略同じ長さ寸法を有している。このように形成された保護膜部材643は、その伸縮方向の片側縁辺がプレート部材642の伸縮方向中央部裏面に接着材によって装着され、その幅方向の他側縁辺が隣接するプレート部材642(図5及び図6において左側のプレート部材)が装着された蛇腹部材641の山部641aに接着材によって装着されている。保護膜部材65の伸縮方向の幅寸法は、少なくとも図5に示すように蛇腹部材641が最も伸長した状態まで蛇腹部材641の伸長を許容する値に設定されている。なお、保護膜部材65は、蛇腹部材641が収縮した場合には図6に示すようにプレート部材642の裏面に沿って湾曲せしめられる。このように、保護膜部材65を配設することにより、万が一重なり合ったプレート部材642間から切断屑が侵入しても蛇腹部材641の谷部に侵入することを防止できる。
