【発明の属する技術分野】
本発明は、LEDもしくはLDなどの半導体発光素子が発する光と、該発光素子が発する光の少なくとも一部を蛍光体によって波長変換した蛍光とを混色させることによって発光する発光装置において、半導体発光素子上に蛍光体シートを多層張り合わせることによって、色合わせが容易な白色発光装置に関する。

尚、本明細書においては、LEDもしくはLDチップそのものは「半導体発光素子」もしくは「発光素子」と呼び、LEDもしくはLDチップ、該チップ上に積層された蛍光体、及び電極などの光学装置を含む発光装置全体を「発光装置」と呼ぶことにする。

【従来の技術】
半導体発光素子が発する光と、該半導体発光素子が発する光及び/または外発光の一部を蛍光体によって波長変換した蛍光とを混色させることによって発光する白色面状光源において、半導体発光素子上に、蛍光体を含む蛍光体シートを配置してなる面状光源が提案されている。(例えば、特許文献1参照。)

【発明が解決しようとする課題】
しかしながら、蛍光体シートを介して白色を得るためには、青色発光素子に対して、1又は2の蛍光体を配合したシートを配置して青色のLED発光と黄色、及び/または赤色の蛍光を混色するか、または紫外線発光素子に対して、RGBを発光する3種以上の蛍光体を配合してRGBの蛍光の混合により白色光を得る方法が提案される。しかしながら、1枚のシートに必要な複数の蛍光体の必要量を配合しても所望の混色光を得るのは困難である。なぜなら、各蛍光体のシート中での分散状態はシートの厚み、蛍光体粒径、加工方法等によりさまざまであり、しかも各蛍光体からの発光量は蛍光体量、蛍光体の励起光吸収量、変換効率などにより変化し、その上、各蛍光体の発光相対比率により混色光の色相が決定されるからである。そこで、本発明は、複数の蛍光体を使用する場合は、各蛍光体に対して蛍光体シートを形成し、その多層貼り合わせにより色合わせを行ない、所望の白色系発光を得ることができる発光装置を提供することを目的とする。

【課題を解決するための手段】
上記目的を達成するため、本発明の発光装置は、半導体発光素子と、該半導体発光素子上に形成される蛍光体シートからなる発光装置において、前記蛍光体シートは、同一励起波長に対しピーク波長の異なる蛍光を発する蛍光体をそれぞれ含む複数の蛍光体シートからなり、前記半導体発光素子に近いほうに配置される第1の蛍光体シートは、前記半導体発光素子に遠い方に配置される第2の蛍光体シート中の蛍光体の蛍光のピーク波長より長い蛍光を発する蛍光体を含んでなり、前記半導体発光素子の発光により第1の蛍光体シートの蛍光体を励起し、第1の蛍光体シートを透過した前記半導体発光素子からの発光により第2の蛍光体シートの蛍光体を励起するように構成したことを特徴とする。

上記構成において、蛍光体シートは、蛍光体粉末、有機系バインダー部材、及び無機系焼結助剤との混合物を所望の形状に成形し、前記有機系バインダー部材分を焼却して形成することが好ましい。蛍光体シートの耐久性が向上するからである。

【発明の実施の形態】
(蛍光体シート積層方法)
本発明の実施の形態1について、図1を参照して説明する。図1に示されるように、本発明に係る蛍光体積層構造は、発光素子としての青色発光素子上に、シリコン・ナイトライド系蛍光体を含む第1の蛍光体シートを戴置し、該第1の蛍光体シート上に、イットリウム・アルミニウム・ガーネット系蛍光体を含む第2の蛍光体シートを戴置している。
発光素子からの発光によって励起された蛍光体は、該発光素子から放出される光の波長より長い波長の蛍光を発する(バンドギャップエネルギーより変換された光のエネルギーの方が小さいため)。波長の長い蛍光を発する蛍光体を含む第1の蛍光体シートを、波長の短い蛍光を発する蛍光体を含む第2の蛍光体シートよりも発光素子に近い方に配置すると、発光素子からの発光は、第1の蛍光体シート中の波長の長い蛍光を発する蛍光体によって、波長変換された後、第2の蛍光体シート中に入るが、第2の蛍光体シートの蛍光体を励起することがない。したがって、第1の蛍光体シートによって先に必要な長い方の波長に波長変換され、第1の蛍光体シートを透過した発光を第2の蛍光体シートにより必要な短い方の波長に変換させる。

本発明の実施の形態2について、図2を参照して説明する。図2に示されるように、本発明に係る蛍光体積層構造は、半導体発光素子としての紫外線発光素子上に、紫外励起赤色発光蛍光体(R蛍光体)を含む第1の蛍光体シートを戴置し、該第1の蛍光体シート上に、紫外励起緑色発光蛍光体(G蛍光体)を含む第2の蛍光体シートを戴置し、該第2の蛍光体シート上に、紫外励起青色発光蛍光体(B蛍光体)を含む第3の蛍光体シートを戴置してなる。

(蛍光体シートの製造方法)
蛍光体粉末、及び焼結助剤に溶剤、分散剤を加えて15時間分散させる。該蛍光体粉末は、平均粒径3μm以上で、粒度分布測定で2μm以下の粒子が体積分布で10%以下、好ましくは平均粒径が5μm以上15μm以下を用いる。分散材は、平均粒径1μm以上10μm以下のものを用いる。
また、該焼結助剤は、硼酸、酸化硼素、又は硼酸アンモニウムのうち少なくとも一種の硼酸系化合物である。その後、有機系バインダー部材、可塑剤を加えて10時間混合してスラリーを調整する。

次に、得られたスラリーをドクターブレード成形法でPETフィルム上に流出させて、80℃で乾燥させることにより厚さが50〜100μmの蛍光体グリーンシートを得る。

前記蛍光体グリーンシートを、雰囲気を制御しながら加熱し、有機成分を除去(脱脂)することにより、高出力な短波長領域(青色領域〜紫外線領域)の光で劣化しない無機物だけの蛍光体シートを得ることができる。

(蛍光体)
本発明に係る蛍光体は、平均粒径が3μm以上であり、かつ粒度分布測定で2μm以下の粒径の粒子が体積分布で10%以下である蛍光体粒子から構成されるようにする。特に平均粒径が5μm以上15μm以下、10μm以上12μm以下であるのが好ましい。
蛍光体としては、例えば、規則的な結晶成長形状としてほぼ六角形状を有する成長粒子から構成され、青色領域の発光を行うBaMgAl10O17:Euで表されるユウロピウム賦活バリウムマグネシウムアルミネート系蛍光体、規則的な結晶成長形状としてほぼ球形状を有する成長粒子から構成され、青色領域の発光を行う(Ca、Sr、Ba)5(PO4)3Cl:Euで表されるユウロピウム賦活ハロリン酸カルシウム系蛍光体、規則的な結晶成長形状としてほぼ立方体形状を有する成長粒子から構成され、青色領域の発光を行う(Ca、Sr、Ba)2B5O9Cl:Euで表されるユウロピウム賦活アルカリ土類クロロボレート系蛍光体、破断面を有する破断粒子から構成され、青緑色領域の発光を行う(Sr、Ca、Ba)Al2O4:Eu、または(Sr、Ca、Ba)4Al14O25:Euで表されるユウロピウム賦活アルカリ土類アルミネート系蛍光体、破断面を有する破断粒子から構成され、緑色領域の発光を行う(Mg、Ca、Sr、Ba)Si2O2N2:Euで表されるユウロピウム賦活アルカリ土類シリコンオキシナイトライド系蛍光体、破断面を有する破断粒子から構成され、緑色領域の発光を行う(Ba、Ca、Sr)2SiO4:Euで表されるユウロピウム賦活アルカリ土類マグネシウムシリケート系蛍光体、規則的な結晶成長形状としてほぼ球形状を有する成長粒子から構成され、黄色領域の発光を行う(Y、Gd)3(Al、Ga)5O12等で表される希土類アルミン酸塩であるYAG系蛍光体、破断面を有する破断粒子から構成され、赤色領域の発光を行う(Mg、Ca、Sr、Ba)2Si5N8:Euで表されるユウロピウム賦活アルカリ土類シリコンナイトライド系蛍光体、規則的な結晶成長形状としてほぼ球形状を有する成長粒子から構成され、赤色領域の発光を行う(Y、La、Gd、Lu)2O2S:Euで表されるユウロピウム賦活希土類オキシカルユゲナイト系蛍光体等を挙げることができる。

窒化物蛍光体としては、L−M−N:Eu,Z、又は、L−M−O−N:Eu,Z、(LはBe、Mg、Ca、Sr、Ba、Zn、Cd、HgのII価からなる群より選択し少なくとも1種以上含有する。MはC、Si、Ge、Sn、Ti、Zr、HfのIV価からなる群より選択し少なくとも1種以上を含有する。Nは、窒素である。Euは、ユウロピウムである。賦活剤Zは、希土類元素である。)で表される基本構成元素を少なくとも含有する窒化物蛍光体が好適に使用される。より好ましくは、LがMg、Ca、Sr、BaのII価からなる群より選択し少なくとも1種以上を含有し、MがSi、Zを賦活剤としてLXMYN(2/3X+4/3Y):Eu,Z、又は、LXMYOWN(2/3X+4/3Y−2/3W):Eu,Zで表される基本構成元素を少なくとも含有する窒化物系蛍光体であることが好ましい。これにより、高輝度、高エネルギー効率、高量子効率の窒化物蛍光体を提供することができる。Co、Mo、Ni、Cu、Feなどの不純物も残存するが、これらの不純物は発光輝度を低下させたり賦活剤の活性を阻害したりする原因にもなるので、できるだけ系外に除去することが好ましい。

前記YAG蛍光体は、(Y1−aAa)3(Al1−bBb)5O12:Z(ここで、AはLu、Sc、La、Gd、Tb、Eu、Smから選択された少なくとも1種以上を含有する。BはGa及びInから選択された1つの元素を含有する。aは0〜1で、bも0〜1であり、Zは賦活剤である。前記Zは、Ceであることが好ましい。)で表される基本構成元素を少なくとも含有するイットリウム・アルミニウム・ガーネット系蛍光体であることが好ましい。イットリウム・アルミニウム・ガーネット系蛍光体は、耐光性に強く、該発光素子からの青色光と該蛍光体からの蛍光の黄色系の光の混色により白色光が発光可能である。

(半導体発光素子)
本発明において使用される発光素子として、特にLEDについて詳述する。LEDチップは、MOCVD法等により基板上にGaAs、InP、GaAlAs、InGaAlP、InN、AlN、GaN、InGaN、AlGaN、InGaAlN等の半導体を発光層として形成させる。半導体の構造としては、MIS接合、PIN接合、又はPN接合などを有するホモ構造、ヘテロ構造、もしくはダブルへテロ構造のものが挙げられる。半導体層の材料やその混晶度によって発光波長を種々選択できる。また、半導体活性層を量子効果が生ずる薄膜に形成させた単一量子井戸構造や多重量子井戸構造とすることもできる。好ましくは、蛍光体を効率よく励起できる比較的短波長を効率良く発光可能な窒化物系化合物半導体(一般式IniGajAlkN、但し、0≦i、0≦j、0≦k、i+j+k=1)である。

窒化ガリウム系化合物半導体を使用した場合、半導体基板にはサファイア、スピネル、SiC、Si、ZnO、もしくはGaN等の材料が好適に用いられる。結晶性の良い窒化ガリウムを形成させるためにはサファイア基板を用いることがより好ましい。サファイア基板上に半導体膜を成長させる場合、GaN、AlN等のバッファ層を形成し、該バッファ層上にPN接合を有する窒化ガリウム半導体を形成させることが好ましい。また、サファイア基板上にSiO2をマスクとして選択成長させたGaN単結晶自体を基板として利用することもできる。この場合、各半導体層の形成後SiO2をエッチング除去させることによって発光素子とサファイア基板とを分離させることもできる。窒化ガリウム系化合物半導体は、不純物をドープしない状態でN型導電性を示す。発光効率を向上させるなど所望のN型窒化ガリウム半導体を形成させる場合は、N型ドーパントとしてSi、Ge、Se、Te、C等を適宜導入することが好ましい。一方、P型窒化ガリウム半導体を形成させる場合は、P型ドーパントであるZn、Mg、Be、Ca、Sr、もしくはBa等をドープさせる。

窒化ガリウム系化合物半導体は、P型ドーパントをドープしただけではP型化しにくいのでP型ドーパント導入後に、炉による加熱、低速電子線照射やプラズマ照射等によりアニールすることでP型化させることが好ましい。具体的な発光素子の層構成としては窒化ガリウム、窒化アルミニウムなどを低温で形成させたバッファ層を有するサファイア基板や炭化ケイ素上に、窒化ガリウム半導体であるN型コンタクト層、窒化アルミニウム・ガリウム半導体であるN型クラッド層、Zn及びSiをドープさせた窒化インジウム・ガリウム半導体である活性層、窒化アルミニウム・ガリウム半導体であるP型クラッド層、窒化ガリウム半導体であるP型コンタクト層が積層されたものが好適に挙げられる。発光素子を形成させるためにはサファイア基板を有する場合、エッチングなどによりP型半導体及びN型半導体の露出面を形成させた後、半導体層上にスパッタリング法や真空蒸着法などを用いて所望の形状の各電極を形成させる。SiC基板の場合、基板自体の導電性を利用して一対の電極を形成することができる。

(焼結助剤)
焼結温度が高くなると実用的な面でも望ましくないので、焼結温度を下げるため焼結助剤を混合してもよい。前記焼結助剤は、酸化亜鉛、酸化アルミニウム、酸化チタン、酸化硼素、フッ化リチウム、フッ化ナトリウムであることが好ましい。より好ましくは、酸化硼素である。酸化硼素は、蛍光体が高温で空気中の酸素と接触して蛍光体表面が酸化し、発光輝度が低下することを防止する。なぜならば、蛍光体の粒子表面にガラス状の強固な酸化硼素の被覆物が生成され、空気中の酸素によって蛍光体表面が酸化されるのを防止するためであると考えられる。

(バインダー部材)
前記バインダー部材は、トルエン/イソプロピルアルコール(IPA)等の溶媒で希釈されたエポキシ樹脂、アクリル樹脂、イミド樹脂、シリコーン樹脂、ユリア樹脂、などの熱硬化性、耐候性に優れた透光性樹脂、シリカゾル、ガラス、無機バインダーであることが好ましい。更に、短波長の光に対する耐性に優れるので、前記コーティング部材はアクリル樹脂であることが好ましい。

(拡散剤)
蛍光体シート中の蛍光体の配合量を減らすため、良好な混色性を有する蛍光体シートを得るため、蛍光体シート中に拡散剤を混合してもよい。拡散剤としては、二酸化珪素、酸化チタン、酸化アルミニウム、炭酸カルシウム、酸化亜鉛、チタン酸バリウムなどの無機系拡散剤であってもよいし、エポキシ樹脂、フェノールホルマリン樹脂、ベンゾグアナミン樹脂、メラミン樹脂、アクリル樹脂、ポリカーボネート樹脂、ポリエチレン樹脂、ポリプロピレン樹脂、グアナミン樹脂などの有機系拡散剤であってもよい。

【実施例】
以下、本発明に係る実施例について詳述する。なお、本発明は以下に示す実施例に限定されるものではない。
(実施例1)青色発光素子を用いた面状発光装置
図1に本発明に係る実施例において形成される面状発光装置の模式図を示す。本実施例において、第1の蛍光体シートに含有される窒化物系蛍光体は、(Sr0.7Ca0.3)2Si5N8:Eu(以下、「蛍光体1」と呼ぶ。)である。また、第2の蛍光体シートに含有されるYAG:Ce系蛍光体は、Y3(Al0.8Ga0.2)5O12:Ce(以下、「蛍光体2」と呼ぶ。)である。
図1に示されるように、導光板2に青色発光素子1を挿入し、導光板2の端面に反射板4を形成する。また、導光板2の下面に散乱層3を形成する。
シリコーン樹脂に蛍光体1を含有させた第1の蛍光体シート5を、導光板2が覆われるように配置する。
続いて、シリコーン樹脂に蛍光体2を含有させた第2の蛍光体シート6を、導光板2、及び第1の蛍光体シート5が覆われるように配置する。
また、第1の蛍光体シート中の拡散剤とバインダー部材との平均屈折率が、第2の蛍光体シート中の拡散剤とバインダー部材との平均屈折率よりも高くするために、第1の蛍光体シート中にAl2O3、第2の蛍光体シート中にSiO2を配合しておく。第1及び第2の蛍光体層中の拡散剤及びバインダー部材との組合せは第1の蛍光体シートの平均屈折率が第2の蛍光体シート中の平均屈折率よりも大きくなるように設定していればよく、今回の組み合わせだけに限らない。

(実施例2)紫外発光素子を用いた発光装置
図2に本発明に係る実施例において形成される発光装置の模式図を示す。本実施例において、第1の蛍光体シートに含有される紫外励起赤色発光蛍光体は、YO2S2:Eu、YVO4:Eu、Gd2O3:Eu、(Y,Gd)BO3:Eu、YBO3:Eu(以下、「蛍光体1」と呼ぶ。)であり、第2の蛍光体シートに含有される紫外励起緑色発光蛍光体は、ZnS:Cu,Ag 、Zn2SiO4:Mn、BaAl12O19:Mn、BaMgAl16O26:Eu,Mn(以下、「蛍光体2」と呼ぶ。)、第3の蛍光体シートに含有される紫外励起青色発光蛍光体は、BaMgAl10O17:Eu、CaWO4:Pb、Y2SiO5:Ce(以下、「蛍光体3」と呼ぶ。)である。
図2に示されるように、凹部、及び正負一対のリード電極を熱可塑性樹脂を材料として射出成形することにより形成する。紫外線を発することができる半導体発光素子2を絶縁性接着剤により凹部内に接着し固定する。本実施例においては、凹部内に載置される半導体発光素子をそれぞれ1チップとしたが、複数のチップを凹部内に載置しても構わない。導電性ワイヤーを利用して半導体発光素子2、正電極及び負電極を、リード電極の正電極及び負電極にそれぞれワイヤーボンディングする。
シリコーン樹脂に蛍光体1を含有させた第1の蛍光体層24aの形成材料を調整し、凹部内に載置されている半導体発光素子11及び12が覆われるように、調整した材料を配置し硬化させる。
続いて、シリコーン樹脂に蛍光体2を含有させた第2の蛍光体層24bの形成材料を調整し、凹部内に載置されている半導体発光素子11及び12、及び第1の蛍光体層24aが覆われるように、調整した材料を配置し硬化させる。
更に、シリコーン樹脂に蛍光体3を含有させた第3の蛍光体層24cの形成材料を調整し、凹部内に載置されている半導体発光素子11及び12、第1の蛍光体層24a、及び第2の蛍光体層24bが覆われるように、調整した材料を配置し硬化させる。
また、第1の蛍光体シート中の拡散剤とバインダー部材との平均屈折率が、第2の蛍光体シート中の拡散剤とバインダー部材との平均屈折率よりも高く、かつ第2の蛍光体シート中の拡散剤とバインダー部材との平均屈折率が、第3の蛍光体シート中の拡散剤とバインダー部材との平均屈折率よりも高くなるように拡散剤を配合しておく。
シリコーン樹脂に拡散剤を含有させたモールド部材15により、導電性ワイヤー、蛍光体層24a〜24c、及び半導体発光素子11及び12を封止する。

【発明の効果】
以上説明したように、本発明の発光装置は、蛍光体層をシート状にしたことによって、複数の蛍光体を使用する場合に多層貼り合わせにより色合わせが可能であるから、所望の白色系発光をシートの貼り合わせにより達成することができる。特に、各種の蛍光体シートをその厚み、蛍光体配合量を変えて多種類の蛍光体シートを形成することにより従来得られなかった微妙な色合わせが可能となる。
