本発明は、水晶振動片とその製造方法及び、この水晶振動片をパッケージに収容した水晶デバイス、ならびに水晶デバイスを利用した携帯電話と電子機器に関する。

【従来の技術】
HDD(ハード・ディスク・ドライブ)、モバイルコンピュータ、あるいはICカード等の小型の情報機器や、携帯電話、自動車電話、またはページングシステム等の移動体通信機器において、パッケージ内に水晶振動片を収容した水晶振動子や水晶発振器等の水晶デバイスが広く使用されている。
図13は、このような水晶デバイスの構成例を示す概略平面図であり、図14は、図13のE−E線概略断面図である。
これらの図において、水晶デバイス1は、パッケージ2の内部に、水晶振動片3を収容している。パッケージ2はこの場合、絶縁材料を浅い箱状に形成したもので、内部に水晶振動片3を収容固定した後で、封止材2aを介して、蓋体4により封止されるようになっている。

水晶振動片3は、水晶をエッチングすることにより図示の形状が形成されている。この場合、水晶振動片3は、基部5と、この基部5から図において右方に平行に延びる一対の振動腕6,7を備える音叉型水晶片で構成されている。水晶振動片3の基部5は、パッケージ2側の電極部9,9に対して導電性接着剤8,8を利用して固定されている。振動腕6,7の表面には、励振電極(図示せず)が形成されており、この励振電極に対して外部から駆動電圧を印加することにより、図13の矢印F,Fに示すように、振動腕6,7はその先端側を互いに接近、離間するように振動する。このような振動に基づく振動周波数を取り出すことにより、制御用のクロック信号等の各種信号に利用されるようになっている。

【発明が解決しようとする課題】
ところで、このような構造の水晶デバイス1では、図13のF−F線切断端面図(切断面のみを示した図)に示されているように、各振動腕6,7においては、突起部11,11等の異形形状が形成されることがある。この突起部11,11等の異形形状は、水晶材料としての水晶ウエハ(図示せず)を加工して、エッチングにより水晶振動片3の外形を形成する過程で、水晶の異方性により、形成されてしまうと考えられる。

各振動腕6,7に、このような突起部11,11が形成されると、図13で説明したように、水晶振動片3が駆動された際の本来の振動の方向Fに対して、この方向と直交する水晶振動片3の厚み方向、すなわち、図14のG方向への振動が生じてしまう。これにより、水晶振動片3の振動特性に悪影響を与えることがあった。

本発明は、水晶振動片の厚み方向への振動を抑制することで、振動特性に悪影響を与えることがないようにした水晶振動片とその製造方法、及びこの水晶振動片を利用した水晶デバイス、ならびに水晶デバイスを利用した携帯電話と電子機器を提供することを目的とする。

【課題を解決するための手段】
上述の目的は、第1の発明によれば、全体が水晶により形成され、基部と、この基部から平行に延びる一対の振動腕とを備える水晶振動片であって、前記水晶の異方性によって、前記各振動腕に形成される異形形状に対応して、この異形形状が形成される面の反対面に突起もしくは突条を設けた、水晶振動片により、達成される。
上記構成によれば、基部と、この基部から平行に延びる一対の振動腕とを備える音叉型の水晶振動片であって、各振動腕に形成される異形形状に対応して、この異形形状が形成される面の反対面に突起もしくは突条を設けている。このため、各振動腕においては、異形形状が形成されている面と、その反対の面との構造がほぼバランスされることによって、水晶振動片の厚み方向への振動が抑制されるので、振動漏れが少なくなり、水晶振動片の振動特性が改善され、高い品質を得ることができる。
ここで、各振動腕の異形形状が形成される面の反対面に設けられる突起もしくは突条は、各振動腕の当該反対面において、異形形状と対応した形状として、同様な凸部、あるいは突起を設けるものであり、突起が連続した突条としてもよく、あるいは突起が多数もしくは複数連続するように設けられてもよい。

第2の発明は、第1の発明の構成において、前記突起もしくは突条は、前記異形形状の突出高さとほぼ一致する高さに形成されることを特徴とする。
上記構成によれば、各振動腕の異形形状が形成される面の反対面に設けられる突起もしくは突条が、前記異形形状として突出する突出高さとほぼ一致する高さとされることにより、構造的なバランスを精密にすることができ、水晶振動片の厚み方向への振動を、より効果的に抑制することができる。

第3の発明は、第1または2の発明のいずれかの構成において、前記各振動腕には、その長さ方向に延びる溝が形成されていることを特徴とする。
上記構成によれば、各振動腕には、各振動腕の長さ方向に沿って延びる溝が形成されることによって、この溝の内側に励振電極を設ける構成とすることで、各振動腕に効率よく電界を生じさせることができる。これにより、水晶振動片の振動性能を向上させることができる。

第4の発明は、第1ないし3の発明のいずれかの構成において、前記基部には、前記各振動腕の基端部に近接した領域に切欠き部を備えることを特徴とする。
上記構成によれば、音叉型振動片において、その基部に前記切欠き部を形成することで、振動腕からの振動が基部に漏れ込むことを有効に防止でき、クリスタルインピーダンス値を抑制することができる。

また、上記目的は、第6の発明によれば、水晶材料でなる基板をエッチングして水晶振動片の外形を形成し、水晶振動片の外形形成後に各振動腕に、その長さ方向に沿った溝を形成するためのハーフエッチングを行い、前記溝の形成後に必要な電極膜を形成する各工程を有しており、前記溝形成のハーフエッチングを行う際に、前記水晶の異方性によって、前記各振動腕に形成される異形形状に対応して、この異形形状が形成される面の反対面に突起もしくは突条を形成し、その後必要な電極膜を形成する、水晶振動片の製造方法により、達成される。
上記構成によれば、水晶振動片の各振動腕に、ハーフエッチングにより所定の深さの溝を形成する工程をともなっているので、この溝の形成におけるハーフエッチング工程を利用することで、各振動腕の側面部に、その外形を厚み方向にハーフエッチングした突条を残すことができる。したがって、ハーフエッチングにより残す部分を選択することで、各振動腕に形成される異形形状に対応して、この異形形状が形成される面の反対面に突起もしくは突条を設けることが比較的容易になされる。また、この場合、ハーフエッチングにともなうパターニングの際に、突起もしくは突条を設ける突出高さも容易に決定することができる。

また、上記目的は、第7の発明によれば、水晶材料でなる基板の表面に、耐蝕膜を形成する工程と、前記耐蝕膜に重ねてレジストを塗布する工程と、前記レジスト及び前記耐蝕膜に、水晶振動片の外形に対応したパターニングを行う工程と、残ったレジストを全て除去した後で、ふたたび全面にレジストを塗布する工程と、前記レジストを、水晶振動片の各振動腕の各溝形状と各振動腕に形成すべき突起もしくは突条の形状に対応させてパターニングする工程と、前記各振動腕の各溝を形成するハーフエッチングを行う工程と、前記溝の形成後に、必要な電極膜を形成する工程とを含んでいる、水晶振動片の製造方法により、達成される。
上記構成によれば、耐蝕膜とレジストを利用した前記各工程を経ることで、水晶振動片に溝を形成する工程を実現でき、この各工程中において、特に、前記レジストを、水晶振動片の各振動腕の各溝形状と各振動腕に形成すべき突起もしくは突条の形状に対応させてパターニングする工程を採用することで、突起もしくは突条を形成する工程を別途設けることなく、溝の形成とともに形成することができる。

【発明の実施の形態】
図1及び図2は、本発明の水晶デバイスの第1の実施の形態を示しており、図1はその概略平面図、図2は図1のA−A線概略断面図である。
図において、水晶デバイス30は、水晶振動子を構成した例を示しており、この水晶デバイス30は、パッケージ36内に水晶振動片32を収容している。パッケージ36は、例えば、絶縁材料として、酸化アルミニウム質のセラミックグリーンシートを成形して形成される複数の基板を積層した後、焼結して形成されている。複数の各基板は、その内側に所定の孔を形成することで、積層した場合に内側に所定の内部空間S2を形成するようにされている。
この内部空間S2が水晶振動片を収容するための収容空間である。
すなわち、図2に示されているように、この実施形態では、パッケージ36は、例えば、下から第1の積層基板61、第2の積層基板64、第3の積層基板68を重ねて形成されている。

パッケージ36の内部空間S2内の図において左端部付近において、内部空間S2に露出して内側底部を構成する第2の積層基板64には、例えば、タングステンメタライズ上にニッケルメッキ及び金メッキで形成した電極部31,31が設けられている。
この電極部31,31は、外部と接続されて、駆動電圧を供給するものである。この各電極部31,31の上に導電性接着剤43,43が塗布され、この導電性接着剤43,43の上に水晶振動片32の基部51が載置されて、導電性接着剤43,43が硬化されるようになっている。尚、導電性接着剤43,43としては、接合力を発揮する接着剤成分としての合成樹脂剤に、銀製の細粒等の導電性の粒子を含有させたものが使用でき、シリコーン系、エポキシ系またはポリイミド系導電性接着剤等を利用することができる。

水晶振動片32は、後述する製造工程により水晶をエッチングして形成されており、本実施形態の場合、水晶振動片32は、小型に形成して、必要な性能を得るために、特に図示する形状とされている。
すなわち、水晶振動片32は、パッケージ36側と後述するようにして固定される基部51と、この基部51を基端として、図において右方に向けて、二股に別れて平行に延びる一対の振動腕34,35を備えており、全体が音叉のような形状とされた、所謂、音叉型水晶振動片が利用されている。

水晶振動片32の各振動腕34,35には、それぞれ長さ方向に延びる溝56,57が形成されている。この各溝56,57は、図1のB−B線切断端面図である図3や、図1のC−C線切断端面図である図4に示されているように、各振動腕34,35の表裏両面に形成されている。

さらに、図1において、水晶振動片32の基部51の端部(図1では左端部)の幅方向両端付近には、引き出し電極52,53が形成されている。各引き出し電極52,53は、水晶振動片32の基部51の図示しない裏面にも同様に形成されている。
これらの各引き出し電極52,53は、上述したようにパッケージ側の電極部31,31と導電性接着剤43,43により接続される部分である。そして、各引き出し電極52,53は、図示されているように、各振動腕34,35の溝56,57内に設けた励振電極54,55と接続されている。また、各励振電極54,55は、図4に示されているように各振動腕34,35の両側面にも形成されており、一方の振動腕、例えば、振動腕34に関しては、溝57内の励振電極54と、その側面部の励振電極55は互いに異極となるようにされている。

また、パッケージ36の底面のほぼ中央付近には、パッケージ36を構成する2枚の積層基板に連続する貫通孔37a,37bを形成することにより、外部に開口した貫通孔37が設けられている。この貫通孔37を構成する2つの貫通孔のうち、パッケージ内部に開口する第1の孔37bに対して、第2の孔である外側の貫通孔37aは、より大きな内径を備えるようにされている。これにより、貫通孔37は、図2において下向きの段部62を備える段つき開口とされている。この段部62の表面には、金属被覆部が設けられていることが好ましい。

ここで、貫通孔37に充填される金属製封止材38としては、例えば、鉛を含有しない封止材が選択されることが好ましく、例えば、銀ロウ、Au/Sn合金、Au/Xe合金等から選択される。これに対応して、段部62の表面の金属被覆部には、タングステンメタライズ上にニッケルメッキ及び金メッキを形成することが好ましい。
パッケージ36の開放された上端には、蓋体39が接合されることにより、封止されている。蓋体39は、好ましくは、パッケージ36に封止固定した後で、図2に示すように、外部からレーザ光L2を水晶振動片32の後述する金属被覆部に照射して、質量削減方式により周波数調整を行うために、光を透過する材料,特に、薄板ガラスにより形成されている。
蓋体39として適するガラス材料としては、例えば、ダウンドロー法により製造される薄板ガラスとして、例えば、硼珪酸ガラスが使用される。

さらに、本実施形態の水晶振動片32においては、その製造工程中で、各振動腕34,35に異形形状65,65が形成される場合があり、図3及び図4では、断面形状において先端がやや細くなった突起もしくは突条として示されている。このような異形形状65,65は、後述するように、水晶のエッチングの過程で水晶の異方性により形成される。この場合、各振動腕34,35のそれぞれ同じ側の側面(図3及び図4において右側の側面)において、厚み方向の中間付近で、各振動腕34,35の長さ方向に延びる突起もしくは突条として現れている。

これに対して、本実施形態の水晶振動片32では、各振動腕34,35の上述した異形形状65,65が形成されている側面と反対の側面、すなわち、各振動腕34,35の図3及び図4において左側の側面において、厚み方向の中間付近で、各振動腕34,35の長さ方向に延びる突起もしくは突条66,66を形成するようにしている。
これにより、各振動腕34,35においては、異形形状が形成されている面と、その反対の面との構造がほぼバランスされることによって、水晶振動片32の厚み方向への振動、すなわち、図2におけるG方向の振動が抑制される。

図5は、上述した各振動腕34,35に形成された異形形状65,65の突出高さhと、本実施形態で形成した突起もしくは突条66,66の突出高さHの比における水晶振動片32の厚み方向への変位量を測定したグラフである。
図5に示されているように、各振動腕34,35に形成された異形形状65,65の突出高さhと、突起もしくは突条66,66の突出高さHの比H/hが、0.8ないし1.1の間にある場合に、水晶振動片32の厚み方向への変位は顕著に抑制されることが判明した。
したがって、水晶振動片32の厚み方向への変位を抑制して、振動性能を向上させるためには、各振動腕34,35に形成された異形形状65,65の突出高さhとほぼ同じ突出高さHとなるように、突起もしくは突条66,66を形成する必要がある。

次に、図6ないし図8は、本実施形態の水晶振動片32の製造方法の一例を説明するための工程図であり、図3に対応した部分の切断端面図にて、製造過程を工程順に示したものである。
これらの図を参照して、水晶振動片32の製造方法を説明する。
(水晶振動片の外形を形成する工程)
図6(a)において、水晶振動片32を複数もしくは多数分離することができる大きさの水晶材料でなる基板71を用意し、基板71の表面(表裏面)に、スパッタリングもしくは蒸着等の手法により、耐蝕膜72を形成する。図示されているように、水晶基板71の表裏両面に耐蝕膜72が形成され、耐蝕膜72は、例えば、下地層としてのクロム層と、その上に被覆される金被覆層で構成される(耐蝕膜の形成工程)。
尚、以下の工程では、基板71の図6において上下両面に同一の加工が行われるので、煩雑さを避けるため、上面についてだけ説明する。

次いで、図6(b)に示すように、全面にレジスト73を塗布する(レジストの塗布工程)。そして、図6(c)に示すように、水晶振動片32の外形に対応して水晶振動片32の形状の外側となる部分のレジスト73を感光させて、除去する。続けて、露出した耐蝕膜72を図6(d)に示すように、対応するエッチング液でエッチングして除去する。このようにして、水晶振動片32の各振動腕34,35を含んだ外形のパターニングを行う(外形のパターニング工程)。
次に、図7(e)に示すように、レジスト73を剥離して、図7(f)に示すように、新たに、全面にレジスト74を塗布する(レジストの塗布工程)。

次いで、図7(g)に示すように、水晶振動片32の外形と、各振動腕34,35の溝56,57に対応する形状に適合させたマスク(図示せず)を配置して、各振動腕34,35の溝56,57に対応したパターニングを行う。

この場合、特に重要なのは、各振動腕34,35の長さ方向に延びる突起もしくは突条66,66を形成すべき側のレジスト74b,74bについては、その下の各振動腕34,35の外形に沿った耐蝕膜72,72の外縁よりも図7(g)にてHで示す距離だけ内側になるように面積を減少させるようにしたマスクを用いる。
そして、このようなマスクを当てた状態で露光し、感光していないレジストを除去することにより、各振動腕34,35の溝56,57に対応したパターニングと、各振動腕34,35の長さ方向に延びる突起もしくは突条66,66に対応したパターニングを同時に行うことができる。また、図7(g)にてHの距離はそのまま、突起もしくは突条66,66の突出高さとなる。
次いで、図7(h)に示されているように、耐蝕膜72の外形に沿って、露出している水晶基板71をフッ酸等によりエッチングする。これにより、水晶振動片32の各振動腕34,35に対応した部分71aと71bが形成され、水晶振動片32の外形のエッチングが完了する。

続いて、図8(i)に示すように、水晶振動片32の各振動腕34,35について、溝56,57と、突起もしくは突条66,66に対応する部分として耐蝕膜72のレジスト74a,74bから露出している部分を除去して、水晶基板71を露出させる。

次に、図8(j)に示すように、露出した水晶基板71の材料部分を、ハーフエッチングする。つまり、溝56,57と、突起もしくは突条66,66に対応する部分とを同時にハーフエッチングする(ハーフエッチング工程)。
これにより、図示されているように、水晶振動片32の各振動腕34,35の右側の側面には、水晶の異方性によって、異形形状65,65が形成される。これと同時に、水晶振動片32の各振動腕34,35に対応した部分71aと71bにおいて、それぞれ、溝56,57と、突起もしくは突条66,66が同時に形成される。

この場合、溝56,57と、突起もしくは突条66,66が同時に形成されることから、マスクの形状を変更するだけで、溝形成のハーフエッチング工程を利用して、特別の工程を付加することなく、突起もしくは突条66,66を形成することができる。
次いで、図8(k)に示すように、レジスト74a,74bを除去し、さらに図8(l)に示すように、耐蝕膜72を除去することで、電極膜部分を除き、水晶振動片32の詳細な形状の形成が完了する。

(電極膜の形成工程)
続いて、水晶振動片32の電極を形成する。
図9(m)に示すように、電極が形成されていない水晶片に全外面に、スパッタリング等によって、電極となる金属で電極膜75,75を被覆する。電極膜75,75は、例えば、Crを下地層として、Auを被覆する。
次に、その外側に図9(n)に示すように、例えば、スプレー方式により、レジスト76,76を塗布する。

次いで、図9(o)に示すように、水晶振動片32に形成すべき電極54,55の形状と一致するように(図1ないし図4参照)、図示しないマスクを用いてパターニングを行い、露光により感光していないレジスト76,76を除去する。
そして、レジストが除去されることにより露出した電極膜75,75を、図9(p)に示すように、Au、Crの順にエッチングにより除去する。
最後に、図10に示すように、レジスト76,76を完全に除去することによって、水晶振動片32が完成する。なお、図10においては、工程説明のために、全ての電極が符号75で示されており、例えば図4の符号表示と一致しないが、図10が、異極となる電極を区別せずに示しているためで、構造は同じである。

このように、上述した製造方法によれば、水晶振動片32の各振動腕34,35に、ハーフエッチングにより所定の深さの溝56,57を形成する工程をともなっているので、この溝56,57の形成におけるハーフエッチング工程を利用することで、各振動腕34,35の側面部に、その外形を厚み方向にハーフエッチングした突起または突条66,66を残すことができる。したがって、ハーフエッチングにより残す部分を選択することで、各振動腕34,35に形成される異形形状65,65に対応して、この異形形状65,65が形成される面の反対面に突起もしくは突条を設けることが比較的容易になされる。また、この場合、ハーフエッチングにともなうパターニングの際に、突起もしくは突条66,66を設ける突出高さも、図7(g)の距離Hを決めるだけで容易に決定することができる。

次に、図11を参照して、水晶デバイスの第2の実施形態ついて、詳しく説明する。
図11(a)は、水晶デバイス80の構成を示す概略平面図、図11(b)は図11(a)のD−D線概略断面図である。
これらの図において、第1の実施形態の水晶デバイス30と同一の符号を付した箇所は共通する構成であるから、重複する説明は省略し、相違点を中心に説明する。

さらに、この実施形態では、パッケージ36を構成する積層基板の最下層の基板61には、図11(b)において右端部付近に孔を形成することにより、この積層基板の厚みに対応した凹部42が形成されている。この凹部42は、水晶振動片32の自由端である先端部の下方に位置している。これにより、本実施形態では、パッケージ36に外部から衝撃が加わった場合に、水晶振動片32の自由端が、矢印G方向に変位して振れた場合においても、パッケージ36の内側底面と当接されることを有効に防止されるようになっている。
それ以外の作用効果は、第1の実施形態と同じである。

図12は、本発明の上述した実施形態に係る水晶デバイスを利用した電子機器の一例としてのデジタル式携帯電話装置の概略構成を示す図である。
図において、送信者の音声を受信するマイクロフォン308及び受信内容を音声出力とするためのスピーカ309を備えており、さらに、送受信信号の変調及び復調部に接続された制御部としての集積回路等でなるCPU(CentralProcessing Unit)301を備えている。
