本発明は、液体材料を液滴状に吐出する吐出装置、デバイスの製造方法、並びにデバイスに関する。

【従来の技術】
液体材料を液滴状に吐出するノズル列を有する吐出ヘッドと、吐出ヘッドとワークとを相対移動させる駆動系とを備える吐出装置は、材料の使用に無駄が少なく、しかも所望の位置に所望の量の材料を的確に配置しやすいという利点がある。

こうした吐出装置において、相対移動の方向に対して、吐出ヘッドの配設角度を変化させることにより、ノズルの配列ピッチを変化させるものがある(例えば、特許文献1参照)。
また、吐出能力の向上等のために、複数の吐出ヘッド(ノズル列)を並列に並べたものがある(例えば、特許文献2参照)。

【発明が解決しようとする課題】
吐出装置において、吐出ヘッドの大きさには制限があるため、ワークに対して吐出ヘッドが小さい場合が多い。この場合、ワークの塗布領域全体に液体材料を配置するには、ワークに対して相対的に吐出ヘッドを何度も往復移動させる必要がある。

これに対して、複数の吐出ヘッド(ノズル列)を、相対移動の方向と直交する方向に直列に並べることにより、吐出幅を広げることが可能である。ワークに対して吐出幅が広がると、上述した吐出ヘッドの往復移動の回数が減少し、スループットの向上を図ることが可能となる。

しかしながら、複数の吐出ヘッドを直列に並べる場合、吐出ヘッドの配設角度を変化させると、吐出ヘッド同士の間の部分でノズルの配列ピッチが部分的に乱れてしまう。ノズルの配列ピッチの部分的な乱れは液体材料の配置精度の低下を招くおそれがある。

本発明は、上述する事情に鑑みてなされたものであり、複数の吐出ヘッドを直列に配列する場合にあって、ノズル列の配設角度の調節に伴うノズルの配列ピッチの部分的な乱れが防止される吐出装置を提供することを目的とする。
また、本発明の他の目的は、スループットの向上、あるいは液体材料の配置精度の向上が図られるデバイスの製造方法を提供することにある。
また、本発明の別の目的は、低コスト化及び品質の向上が図られるデバイスを提供することにある。

【課題を解決するための手段】
本発明の吐出装置は、液滴を吐出するノズルが配列したノズル列を有する複数の吐出ヘッドと、前記複数の吐出ヘッドとワークとを相対移動させる駆動系とを備える吐出装置であって、前記複数の吐出ヘッドを互いに連結するリンク機構と、前記複数の吐出ヘッドのそれぞれのノズル列が前記ワークの走査方向に対して交差するように前記複数の吐出ヘッドの配列方向を、前記リンク機構を介して同時に調節する第1調節機構と、前記複数の吐出ヘッドのうちの隣り合う吐出ヘッドの間で、ノズル列同士が所定の位置関係になるように、前記リンク機構の全体の配設角度を調節する第2調節機構とを備えることを特徴とする。
上記の吐出装置では、複数の吐出ヘッドの配列方向が、それぞれのノズル列がワークの走査方向に対して交差するように調節されることから、それらのノズル列が相対移動の方向と直交する方向に直列に配列される。そのため、複数の吐出ヘッドから液滴を吐出しながら、それらとワークとを相対移動させることにより、ワーク上の広い領域に液滴が一度に配置される。また、複数の吐出ヘッドは、リンク機構を介して互いに連結されており、その配列方向は、第1調節機構により、リンク機構を介して同時に調節される。吐出ヘッドの配列方向が調節されることにより、ノズルの配列ピッチが調節され、ワークに対する液滴の着弾密度、すなわち塗布密度が調節される。また、この吐出装置では、第2調節機構により、リンク機構の全体の配設角度が調節され、これにより、複数の吐出ヘッドのうちの隣り合う吐出ヘッドの間で、ノズル列同士が所定の位置関係に維持される。そのため、複数の吐出ヘッドのノズル列を直列に配列する場合にあって、ノズル列の配設角度の調節に伴うノズルの配列ピッチの部分的な乱れを防止することが可能となる。
ここで、「ノズルの配列ピッチ」とは、特に断りのない限り、吐出ヘッドの相対移動の方向と直交する方向(吐出ヘッドの走査方向)に関するノズル同士の間隔(距離)のことを言う(後述する図4参照)。

上記の吐出装置において、前記所定の位置関係は、前記相対移動の方向と直交する方向に関して、前記隣り合う吐出ヘッドの間で、一方の吐出ヘッドのノズル列のうち他方の吐出ヘッドに近い側の片端のノズルと、他方の吐出ヘッドのノズル列のうち一方の吐出ヘッドに近い側の片端のノズルとが、同じ位置にある関係であるとよい。
この場合、隣り合う吐出ヘッドの間で、前記相対移動の方向と直交する方向に関して、ノズル列の端のノズル同士の位置が同じ位置となる関係が維持されるので、上述した配列ピッチの部分的な乱れが防止される。

また、上記の吐出装置において、前記所定の位置関係は、前記相対移動の方向と直交する方向に関して、前記隣り合う吐出ヘッドの間で、一方の吐出ヘッドのノズル列のうち他方の吐出ヘッドに近い側の片端のノズルと、他方の吐出ヘッドのノズル列のうち一方の吐出ヘッドに近い側の片端のノズルとの距離が、ノズルの配列ピッチと同じになる関係であるとよい。
この場合、隣り合う吐出ヘッドの間で、一方の吐出ヘッドのノズル列の片端のノズルと、他方の吐出ヘッドのノズル列の片端のノズルとの距離が、ノズルの配列ピッチと同じである関係が維持されるので、上述した配列ピッチの部分的な乱れが防止される。

上記のデバイスの製造方法によれば、ノズル列が直列に配されることにより、一度の相対移動で広い領域に液体材料を配置することが可能となる。そのため、スループットの向上が図られる。また、配列ピッチの部分的な乱れが防止されることから、液体材料の配置精度の向上が図られる。

【発明の実施の形態】
以下、添付の図面を参照して、本発明の実施形態について説明する。
液体材料を液滴状に吐出する吐出ヘッド、いわゆるインクジェットヘッドは、微小なインク滴(液滴)をドット状に精度良く吐出するものである。そのため、吐出する液体材料として、特殊なインク、コーティング材、発光性あるいは感光性の材料などの機能性の材料を用いることにより、各種部品の製造分野への応用が期待されている。

図1は、本発明の吐出装置10の実施の形態例を示している。
図1において、吐出装置10は、ベース112と、ベース112上に設けられ、ワークとしての基板20を支持する基板ステージ22と、ベース112と基板ステージ22との間に介在し、基板ステージ22を移動可能に支持する第1移動装置114と、基板ステージ22に支持されている基板20に向けて処理液体を吐出する液体吐出ヘッド21と、液体吐出ヘッド21を移動可能に支持する第2移動装置116と、液体吐出ヘッド21の液滴の吐出動作を制御する制御装置23とを備えている。さらに、吐出装置10は、ベース112上に設けられている重量測定装置としての電子天秤(不図示)と、キャッピングユニット25と、クリーニングユニット24とを有している。また、第1移動装置114及び第2移動装置116を含む吐出装置10の動作は、制御装置23によって制御される。

第1移動装置114はベース112上に設置されており、Y方向に沿って位置決めされている。第2移動装置116は、支柱16A,16Aを用いてベース112に対して立てて取り付けられており、ベース112の後部12Aにおいて取り付けられている。第2移動装置116のX方向(第2の方向)は、第1移動装置114のY方向(第1の方向)と直交する方向である。ここで、Y方向はベース112の前部12Bと後部12A方向に沿った方向である。これに対してX方向はベース112の左右方向に沿った方向であり、各々水平である。また、Z方向はX方向及びY方向に垂直な方向である。

電子天秤(不図示)は、液体吐出ヘッド21のノズルから吐出された液滴の一滴の重量を測定して管理するために、例えば、液体吐出ヘッド21のノズルから、5000滴分の液滴を受ける。電子天秤は、この5000滴の液滴の重量を5000の数字で割ることにより、一滴の液滴の重量を正確に測定することができる。この液滴の測定量に基づいて、液体吐出ヘッド21から吐出する液滴の量を最適にコントロールすることができる。

クリーニングユニット24は、液体吐出ヘッド21のノズル等のクリーニングをデバイス製造工程中や待機時に定期的にあるいは随時に行うことができる。キャッピングユニット25は、液体吐出ヘッド21の液滴吐出面が乾燥しないようにするために、デバイスを製造しない待機時にこの液滴吐出面にキャップをかぶせるものである。

液体吐出ヘッド21が第2移動装置116によりX方向に移動することで、液体吐出ヘッド21を電子天秤、クリーニングユニット24あるいはキャッピングユニット25の上部に選択的に位置決めさせることができる。つまり、デバイス製造作業の途中であっても、液体吐出ヘッド21をたとえば電子天秤側に移動すれば、液滴の重量を測定できる。また液体吐出ヘッド21をクリーニングユニット24上に移動すれば、液体吐出ヘッド21のクリーニングを行うことができる。液体吐出ヘッド21をキャッピングユニット25の上に移動すれば、液体吐出ヘッド21の液滴吐出面にキャップを取り付けて乾燥を防止する。

つまり、これら電子天秤、クリーニングユニット24、およびキャッピングユニット25は、ベース112上の後端側で、液体吐出ヘッド21の移動経路直下に、基板ステージ22と離間して配置されている。基板ステージ22に対する基板20の給材作業及び排材作業はベース112の前端側で行われるため、これら電子天秤、クリーニングユニット24あるいはキャッピングユニット25により作業に支障を来すことはない。

図1に示すように、基板ステージ22のうち、基板20を支持する以外の部分には、液体吐出ヘッド21が液滴を捨打ち或いは試し打ち(予備吐出)するための予備吐出エリア(予備吐出領域)152が、クリーニングユニット24と分離して設けられている。この予備吐出エリア152は、図1に示すように、基板ステージ22の後端部側においてX方向に沿って設けられている。この予備吐出エリア152は、基板ステージ22に固着され、上方に開口する断面凹字状の受け部材と、受け部材の凹部に交換自在に設置されて、吐出された液滴を吸収する吸収材とから構成されている。

ここで、基板20としては、シリコン基板に限らず、ガラス基板、石英基板、セラミックス基板、金属基板、プラスチック基板、プラスチックフィルム基板等、他の材質の基板も適用される。また、基板20上に塗布される液体材料としては、例えば、レジスト(フォトレジスト)等の放射線感光液、カラーインク、保護膜用液体材料、塗布シリコン酸化膜を形成するための液体材料であるSOG(Spin On Glass)、低誘電率層間絶縁膜を形成するためのLow−k材料、PI膜など機能性膜用液体材料、金属微粒子を含む液状体、その他揮発性液体材料などが用いられる。なお、本発明は、液晶表示装置、EL装置、半導体装置、撮像装置(CCDなど)、磁気ヘッド等のデバイスの他、カラーフィルタやタッチパネル等の他の電子装置の製造用としても適用可能であり、プラズマディスプレイパネル製造用の大型の電子装置に対しても有効である。

基板20と液体吐出ヘッド21とを相対的に移動させながら、液体吐出ヘッド21から液体材料を吐出することにより、その液体材料が基板20上に配置される。また、液体吐出ヘッド21には、上述したノズルが列状に複数配置されており、制御装置23は、ピエゾ素子への印加電圧の制御、すなわち駆動信号を制御することにより、複数のノズルのそれぞれに対して、液体材料の吐出制御を行う。具体的には、制御装置23は、ノズルから吐出される液滴の体積や、単位時間あたりに吐出する液滴の数、液滴同士の距離などを変化させることができる。例えば、列状に並ぶ複数のノズルの中のうち、液滴を吐出するノズルを選択的に使用することにより、複数の液滴同士の距離を変化させることができる。

さて、本実施形態の吐出装置10では、液体吐出ヘッド21が複数(本例では3つ)の吐出ヘッド201,202,203からなり、これら複数の吐出ヘッド201,202,203は互いに直列に配列されている。以下、液体吐出ヘッド21の構成についてさらに詳しく説明する。

リンク機構250において、連結アーム262〜265の配設角度は、第1調節機構270によって調節される。第1調節機構270は、リンク機構の節の一つを中心にしてアーム同士の配設角度を変化させる駆動装置271等を備える。駆動装置271は、例えば、固定部分が一方のアーム(支持アーム261)に固定され、駆動部分が他方のアーム(連結アーム265)に固定される。駆動部分の動作(例えば回転)により、一方のアームに対して他方のアームの配設角度が変化する。これにより、互いに平行に配設される複数の連結アーム262〜265の配設角度がそれぞれ同時に変化する。

また、本実施形態では、第2調節機構280によって、リンク機構250の全体の配設角度も調節される。第2調節機構280は、リンク機構250の全体の回転中心となる支点281、上記駆動装置271、及びリンク機構250の節の一つ(節257)を走査方向に沿って直線状に案内する直動ガイド282等を備える。リンク機構250の全体の回転中心となる支点281は、ノズル列の両端のノズルの位置に設けられた節の一つ(節256)と同じ位置にあり、その位置は、直動ガイド282の案内軸上にある。上述したように、直動ガイド282は所定の節257を上記案内軸上で案内し、この軸は走査方向に平行であることから、上記節257と上記支点281(節256)とは、常に走査方向に平行な同軸上に配されることになる。また、上記支点281(節256)を回転中心とする連結アーム264と、上記節257を回転中心とする連結アーム265とは、隣り合う位置関係にある。リンク機構250において、複数の連結アーム262〜265は、等ピッチ間隔でかつ互いに平行に配置されていることから、他の隣り合う連結アーム同士でも上述した連結アーム264及び265と同じ関係となる。つまり、複数の連結アーム262〜265のうちの隣り合う連結アームの間で、一方の連結アームの支持アーム261側の節と、他方の連結アームの支持アーム260側の節とはそれぞれ、常に走査方向と平行な同軸上に配される。

上記構成の本実施形態の吐出装置では、複数の吐出ヘッド201〜203が走査方向と直交する方向に並べられ、それらのノズル列211〜213が走査方向と直交する方向に直列に配列される。すなわち、走査方向と直交する方向に、複数のノズル列211,212,213が順に並べられる。そのため、複数の吐出ヘッド201〜203の各ノズル列211〜213から液体材料を吐出しながら、それらと基板とを相対移動させることにより、基板上の広い領域に液体材料が一度に配置される。

図4(a)及び(b)に示すように、ノズル列の配設角度を変化させることにより、走査方向と直交する方向に関して、ノズルの配列ピッチが変化する(P1→P2)。これにより、基板に対する液体材料の着弾密度、すなわち塗布密度が調節される。すなわち、図4(a)に示すように、ノズル列の配設角度(θ1)が小さい場合、ノズルの配列ピッチは大きくなり、塗布密度が低くなる。一方、図4(b)に示すように、ノズル列の配設角度(θ2)が大きい場合、ノズルの配列ピッチは小さくなり、塗布密度が高くなる。

図5(a)〜(c)及び先の図2(a)〜(c)に示すように、この吐出装置では、第2調節機構280(図2参照)により、リンク機構250の全体の配設角度が調節され、これにより、複数の吐出ヘッド201,202,203のうちの隣り合う吐出ヘッドの間で、ノズル列同士が所定の位置関係に維持される。つまり、隣り合う吐出ヘッドの間で、一方の吐出ヘッドのノズル列の片端のノズルと、他方の吐出ヘッドのノズル列の片端のノズルとが、常に走査方向と平行な同軸上に配される。そのため、複数の吐出ヘッドのノズル列を直列に配列する場合にあって、ノズル列の配設角度の調節に伴うノズルの配列ピッチの部分的な乱れが防止される。

上述したノズルの配列ピッチの部分的な乱れが防止されることにより、液体材料の配置精度の向上が図られる。また、ワイピング、吸引、フラッシングなどの際に、吐出ヘッドの角度をそれぞれの作業においてもっとも効果的な状態に調整することが可能となる。例えば、ワイピング時には全ての吐出ヘッドが互いに平行になるようにすることにより、作業効率の向上が図られる。

なお、上述した実施形態では、リンク機構250の全体の回転中心となる支点281が、ノズル列の両端のノズルの位置に設けられた節の一つ(節256)と同じ位置にあり、しかもその位置が直動ガイド282の案内軸上にあることによTって、簡単な構成でありながら、隣り合うノズル列の間でのノズルの配列ピッチの部分的な乱れが防止される。しかしながら、隣り合うノズル列の間でのノズルの配列ピッチの部分的な乱れを防止する構成はこれに限らず他の構成であってもよい。

次に、本発明の表示装置の一例として、液晶表示装置について説明する。
図6は、本実施形態に係る液晶表示装置の第1基板上の信号電極等の平面レイアウトを示すものである。本実施形態に係る液晶装置は、この第1基板と、走査電極等が設けられた第2基板(図示せず)と、第1基板と第2基板との間に封入された液晶(図示せず)とから概略構成されている。

Since the size of the ejection head is limited in the ejection device, the ejection head is often smaller than the work. In this case, in order to arrange the liquid material over the entire application area of the work, it is necessary to reciprocate the discharge head relative to the work many times.

In contrast, by arranging a plurality of ejection heads (nozzle rows) in series in a direction orthogonal to the direction of relative movement, it is possible to increase the ejection width. When the discharge width is widened with respect to the work, the number of reciprocating movements of the discharge head described above is reduced, and the throughput can be improved.

However, when a plurality of ejection heads are arranged in series, if the arrangement angle of the ejection heads is changed, the arrangement pitch of the nozzles in the portion between the ejection heads is partially disturbed. The partial disturbance of the arrangement pitch of the nozzles may cause a decrease in the arrangement accuracy of the liquid material.

The present invention has been made in view of the above-described circumstances, and in a case where a plurality of ejection heads are arranged in series, partial disturbance of the arrangement pitch of the nozzles due to adjustment of the arrangement angle of the nozzle row is reduced. It is an object to provide a discharge device that is prevented.
Another object of the present invention is to provide a method of manufacturing a device capable of improving the throughput or improving the arrangement accuracy of the liquid material.
Another object of the present invention is to provide a device that can achieve low cost and improved quality.

[Means for Solving the Problems]
The discharge device of the present invention is a discharge device including: a plurality of discharge heads having a nozzle row in which nozzles for discharging droplets are arranged; and a drive system that relatively moves the plurality of discharge heads and a work. A link mechanism for connecting the plurality of ejection heads to each other, and an arrangement direction of the plurality of ejection heads via the link mechanism such that each nozzle row of the plurality of ejection heads intersects the scanning direction of the work. And adjusting the entire arrangement angle of the link mechanism so that the nozzle rows are in a predetermined positional relationship between the first adjustment mechanism that simultaneously adjusts the pressure and the adjacent ejection heads of the plurality of ejection heads. In the above-described ejection device, since the arrangement direction of the plurality of ejection heads is adjusted so that each nozzle row intersects the scanning direction of the workpiece, the direction in which the nozzle rows are orthogonal to the direction of the relative movement.
