ベアチップ実装は、電子機器全般に利用される実装技術であるが、特に、小型化や高性能化を要求される回路基板(マルチチップモジュールを含む)において多く利用される。このベアチップ実装の分野の中では、半導体チップの電極と回路基板の電極とを対向させ、いずれかの電極上に形成されたAuまたは半田からなるバンプと、導電性樹脂または半田からなる接合媒体と、で接続・接合するフリップチップ実装の技術が一般的であり、バンプと接合媒体との組合せによってそれぞれに特徴を有する。

この発明によるフリップチップ実装方法の実施の形態について実施例を用いて説明する。
